Abstract
본 발명에 따른 박층 태양 전지(10)는 기판(11), 확산-장벽층(13), 상기 기판(11)으로부터 등지는 상기 확산-장벽층(13)의 측에 배치된 후면-접촉층(14), 및 광활성 흡수층(15)을 포함한다. 본 발명에 따르면, 추가 확산 방지층(12)이 상기 기판(11)과 상기 확산-장벽층(13) 사이에 배치된다.
Description
본 발명은 청구항 1의 전제부에 대응하는 수개의 층으로부터 제조된 코팅을 갖는 박층 태양 전지에 관한 것이다.
재생 에너지를 활용하기 위하여, 태양광으로부터 전기를 생성하는데 광전지 셀이 현재 이용된다. 이러한 맥락에서, 두 유형의 광전지 셀 사이에는 차이가 있다. 제1 유형은 크리스탈 실리콘을 기반으로 하며, 실리콘 웨이퍼의 형태로 0.2-0.4mm 두께의 플레이트에서 이용된다. 제2 유형은 기판에 도포되는 박층을 포함하며, 박층 태양 전지로 칭한다. 박층 태양 전지는 수 m2 크기의 기판 상에, 예를 들면 글래스 상에 큰 영역에 걸쳐 도포될 수 있다. 이러한 맥락에서, 예를 들면, 비정질 실리콘이 광활성 층으로서 이용된다.
그러한 박층 태양 전지에 대한 한가지 문제점은 예를 들면 알칼리 이온과 같은 간섭 물질이 기판으로부터 확산된다는 것으로, 그 위에 배치된 층으로 확산된다. 이는 흡수층의 형성 동안의 입자 성장에 영향을 준다. 간섭 물질의 과도한 대량 공급이 광활성층 내의 크리스탈 입자 구조의 열화를 초래하고, 따라서 전지로부터의 전류를 감소시킨다. 따라서, 간섭 물질이 기판으로부터 확산되는 것을 방지하기 위하여 확산-장벽층이 종종 기판에 도포된다.
WO 2010/039880 A1은 황동광(chalcopyrite) 박층 태양 전지 상의 층 구조를 설명한다. 기판으로부터의 나트륨 이온을 포착하고 이것이 그 위에 배치된 층으로 확산되는 것을 방지하는 확산-장벽층이 기판, 이 경우에는 소다-석회 유리에 도포된다. 후면 접촉으로서 작용하는 적어도 하나의 몰리브덴층이 확산-장벽층에 도포된다. 구리, 인듐, 셀레늄(CIS)의 층 또는 구리, 인듐, 셀레늄 및 갈륨(CIGS)의 층이 광활성 재료로서 이에 도포된다. 예를 들면, 산화 아연(ZnO)의 층이 전면 접촉을 형성하기 위하여 이에 도포된다. 확산-장벽층은 산화 실리콘, 산화 알루미늄, 산화 티타늄, 산화 지르코늄 또는 질화 규소 또는 질화 티타늄 단독으로 형성되거나 또는 상기 재료들로부터 제조된 혼합물로 형성되고, 200nm까지의 두께의 층으로 도포한다.
그러한 확산-차단층의 단점은 상술한 재료가 코팅 상에 피착되는 코팅 속도가 느리다는 점과 층의 제조에 많은 에너지가 필요하다는 점이다.
따라서, 본 발명의 목적은 박층 태양 전지용 층 시스템을 제공하는 것으로, 여기서 간섭 물질 또는 각각의 간섭 이온이 기판으로부터 상부에 배치된 층으로 확산하는 것이 신뢰성 있게 방지되고, 또한 이를 효율 및 가격에서 만족할 방식으로 제조 동안 에너지 소비를 감소하여 달성된다.
이 목적은 청구항 1에 명시된 것처럼 본 발명에 따른 박층 태양 전지에 의해 달성된다. 종속항들은 본 발명에 따른 박층 태양 전지의 유리한 추가 개발을 명시한다.
본 발명에 따른 박층 태양 전지는 기판, 확산-장벽층, 상기 기판으로부터 등지는 상기 확산-장벽층의 측에 배치된 후면-접촉층, 및 광활성 흡수층을 포함한다. 본 발명에 따르면, 추가 확산 방지층이 상기 기판과 상기 확산-장벽층 사이에 배치된다.
이 확산 방지층은 기판으로부터 이동하는 간섭 물질을 흡수하여, 소량의 간섭 입자, 특히 이온만이 확산-장벽층에 도달한다. 이러한 방식에서, 층 두께가 작은 확산-장벽층으로도 간섭 입자를 흡수하고 이들이 확산-장벽층 위에 배치된 층들로 방출하는 것을 방지하는데 충분하다. 확산-장벽층의 도포가 큰 에너지 요구와 관련되므로, 확산-장벽층의 층 두께를 감소하는 것을 통해 확산-장벽층의 제조에 있어 상당한 에너지 절약이 달성될 수 있다.
예를 들면 스테인레스 강으로 제조된 금속성 기판 또는 금속 또는 알칼리 금속을 함유하는 소다-석회 유리와 같은 기판 상의 확산-장벽층을 갖는 확산-방지층은, 이들 기판이 상대적으로 많은 양의 이온을 방출하므로, 특히 유리하다. 또한, 특히 낮은 온도에서 전기 전압을 인가한 경우에, 이들은 위에 배치된 층들의 특성에 영향을 주고, 박층 태양 전지내의 에이징(ageing)의 흔적을 초래한다.
유리한 방식에서, 확산-방지층은 산화 아연 및 산화 주석(ZnO)x(SnO2)y를 포함하고, x의 비는 1.75와 2.25 사이이고, 바람직하게는 1.9와 2.1 사이이고, y의 비는 0.75에서 1.25까지 이고, 바람직하게는 0.9에서 1.1까지 이다. 간섭 물질, 특히 상술한 금속 이온 또는 알칼리 이온, 매우 특히 나트륨 이온이 크리스털 구조내에 피착되고, 추가 확산이 방지된다. 이는 특히 화학량론적 혼합비로부터는 약간 벋어난, 정확하게 x=2의 비 및 정확하게 y=1의 비로 배치된 산화 아연 및 산화 주석의 화합을 통해 달성된다. 산화 주석 및 산화 아연은 또한 예를 들면 스퍼터링과 같은 물리적-기상 증착(PVD) 및 화학 기상 증착(CVD)을 이용하여 우수한 코팅 속도를 가지고 적정한 에너지 입력으로 기판에 도포될 수 있다.
유리한 대안으로는 확산-방지층이 산화 주석 및/또는 산화 지르코늄 및/또는 산화 하프늄을 포함하는 경우 제공된다. 확산-방지층으로서 산화 바나듐 및/또는 산화 니오브를 이용하는 것도 유사하게 유리하다. 상술한 재료 혼합물은 산소 분위기 하에서 화학적-기상 증착(CVD)를 통해 효율적인 방식으로 도포된다.
유리한 방식으로, 질화 아연 및/또는 질화 주석 또는 대안적으로 질화 티타늄 및/또는 질화 지르코늄 및/또는 질화 하프늄 또는 대안적으로 질화 바나듐 및/또는 질화 니오브가 단일 재료로서 또는 상기 재료와 상술한 산화물의 혼합으로 확산-방지층내에 포함될 수 있다.
이러한 맥락에서, 재료는 바람직하게는 질소 분위기 하에서 화학적-기상 증착을 이용하여 도포된다. 확산-방지층은 유리하게는 10nm에서 100nm까지, 바람직하게는 50nm에서 60nm까지인 층 두께를 제공한다.
확산-장벽층은 유리하게는 SiOxNyCz 또는 AlOxNyCz을 포함한다. 그러한 확산-장벽층은 유리하게는 10nm에서 100nm까지, 바람직하게는 15nm에서 30nm까지, 특히 바람직하게는 약 20nm의 층 두께를 제공한다. 그러므로 확산-장벽층의 층 두께는 단지 종래 기술의 확산-장벽층의 층 두께의 1/10 이다. 따라서, 특히 박층 태양 전지의 제조 동안 에너지가 절감될 수 있으며, 따라서 재생 가능한 에너지원으로부터 전기를 생성하는 것은 환경 측면에서 보다 효율적일 수 있다.
또한, 전술한 층 구조에 반대측에 배치되며, 추가 확산-방지층 및 확산-장벽층을 갖는 기판의 후면측을 제공하는 것도 유리하다. 이는 간섭 물질이 기판으로부터 주변 대기로 이탈하는 것을 방지하여, 인접 박막 태양 전지로의 임의의 확산을 방지하게 된다. 기판의 후면측을 확산-방지층 및 확산-장벽층으로 코팅하는 것은 박층 태양 전지에 대해 특히 유리하며, 기판 양측에 대해 광활성층을 제공한다.
본 발명에 따른 박층 태양 전지의 예시적 실시예는 예로서 도면으로 도시되고, 이하 상세한 설명에서 보다 상세히 설명된다. 도면은 아래와 같다:

도 1에 도시된 박층 태양 전지는 예를 들면 금속성 재료, 막 및 특히 글래스로 제조되는 기판(11)을 포함한다. 확산-방지층(12)이 기판(11)에 도포된다. 이는 기판(11)에 직접 도포되거나 또는 예를 들면 접착층인 하나 이상의 중간층에 의해 기판(11)으로부터 이격되어 도포된다. 예를 들면 실리콘 산화물 및/또는 실리콘 질화물 및/또는 탄소를 포함하는 확산-장벽층(13)이 상기 확산-방지층(12) 위에 배치된다.
확산-장벽층(13)은 10nm 내지 100nm까지, 바람직하게는 15nm에서 30nm까지, 특히 바람직하게는 약 20nm의 층 두께를 제공한다. 이러한 맥락에서, 확산-장벽층(13)의 층 두께는 바람직하게는 확산-방지층(12)의 층 두께보다 작고, 바람직하게는 10nm에서 100nm까지, 특히 바람직하게는 50nm에서 60nm까지의 층 두께를 제공한다. 두 층의 층 두께는 이러한 맥락에서 종래 기술의 확산-장벽층의 층 두께와 거의 동일하나, 확산-방지층(12)의 코팅 동안 보다 유리한 코팅 속도(스퍼터링 속도) 및 낮은 에너지 요구를 통해 보다 유리한 방식으로 제조될 수 있다.
바람직하게는 몰리브데늄 또는 다른 전기적 전도성 소자를 포함하는 후면-접촉층(14)이 확산-장벽층(13) 위에 배치된다. 이 위에, 반도체 흡수층(15)이 배치되고, 여기서 예를 들면 비정질 실리콘 또는 이하 문단에서 우선적으로 추정되는 구리-인듐-셀레나이드(CIS) 또는 구리-인듐-갈륨 셀레나이드(CIGS)를 포함하는 황동광-반도체가 광활성 재료로서 이용된다. 광으로의 조사시에, 거기에 제공된 PN 정션내의 전하 운반체(charge carrier)가 방출되고, 이에 의해 전기 전압 및 전기 전류를 생성한다.
몰리브데늄 또는 선택된 층 두께에서 가시광에 투명한 다른 도전 재료를 다시 포함하는 전면-접촉층(16)이 흡수층(15) 상에 배치된다. 상술한 층들 사이에 추가 층들이, 예를 들면 흡수층(15)과 전면-접촉층(16) 사이에 황화 카드뮴으로 제조된 버퍼층이 선택적으로 제공될 수 있다. 유사하게, 접착층이 예를 들면 기판(11)과 확산-방지층(12) 사이에 제공될 수 있다.
이 경우, 간섭 물질 특히 나트륨 이온의 효과는 기판(11)으로서 소다-석회 유리 플레이트와 CIGS 흡수층(15)을 갖는 박층 태양 전지(10)의 예를 참조로 도시된다. 나트륨은 흡수 재료가 결정체 형태로 존재하는 영역을 확대시키기 때문에 CIGS 흡수층(15)의 성장에 유리하다. 이 나트륨 이온은 소다-석회 유리로부터 올 수 있거나 또는 후면-접촉층(14)을 나트륨으로 도핑함에 의해 또는 NaF 층을 후면-접촉층(14)에 도포함에 의해 표적화된 방식으로 추가될 수 있다.
한편으로는 나트륨 함량을 정확하게 조절하기 위하여, 다른 한편으로는 나트륨 이온이 기판 유리로부터 그 위에 배치된 층들로 연속적으로 확산하는 것을 방지하기 위하여, 특수한 방식으로 나트륨 이온을 포착하고 묶는 확산-방지층(12) 및 확산-장벽층(13)이 예시된 실시예에서 이용된다. 특히, 이는 저온에서 전기 전압의 인가시의 나트륨의 확산을 방지하고, 이는 태양 전지에서, 특히 흡수층(15)에서의 에이징 효과를 초래할 수 있다. 확산-방지층(12)은 이를 효율적인 방식으로 지지하고, 박층 태양 전지(10)의 층의 제조시 상당한 에너지 절감을 가능하게 한다.
도 2는 본 발명에 따른 추가 예시적 실시예를 도시한다. 추가 확산-방지층(12') 및/또는 추가 확산-장벽층(13')에 의해 간섭 물질의 이송을 통한 인접 태양 전지의 오염이 또한 효과적으로 감소된다. 이러한 맥락에서, 흡수층에 마주하여 배치된 기판(11)의 후면측 상에 추가 확산-방지층(12') 및 추가 확산-장벽층(13')이 배치된다.
도 3은 DIN 52296에 따른 98℃에서의 각종 유리 샘플의 표면의 방수성에 대한 테스트 결과를 갖는 도면(20)을 도시한다. 테스트된 샘플은 x-방향으로 표시되고, 샘플 표면으로부터 방출되는 산화 나트륨의 양은 y-방향으로 dm2 당 ㎍으로 도시된다. 약 80㎍/dm2 용해된 나트륨이 코팅되지 않은 플로트 글래스(float glass)의 표면으로부터 방출된다, 샘플 1 참조. 대조적으로, 층 두께가 d인 확산-방지층(12)을 갖는 플로트-글래스 플레이트, 샘플 2 내지 6 참조, 는 코팅되지 않은 샘플(1)과의 비교에 의해 현저하게 감소된 양의 dm2 당 산화 나트륨을 제공한다. 확산-방지층(12)은 40㎍/dm2와 0.8㎍/dm2 사이의 점선으로 제한되는 도표 20에서의 영역(21)에 배치된다. 일반적으로, 확산-방지 코팅은 영역(21)에 배치되고, 코팅되지 않은 유리 기판과 비교해서 유리 기판으로부터의 산화 나트륨은 0.01 내지 0.5 배수만큼 감소된 이동을 보인다.
동일한 층 두께 d의 확산-장벽층(13)을 갖는 플로트-글래스 플레이트, 샘플 7 참조, 는 단지 약 0.6㎍/dm2의 산화 나트륨 이동을 제공하며, 따라서 코팅되지 않은 샘플의 0.01배 값보다 작은 산화 나트륨 이동을 제공하는 확산-장벽층(22) 내에 배치된다.
상술한 및/또는 도시된 모든 특징이 본 발명의 범위내에서 서로 유리하게 결합될 수 있다. 본 발명은 예시된 실시예에 국한되지 않는다.
Claims (12)
- 기판(11), 확산-장벽층(13), 상기 기판(11)으로부터 등지는 상기 확산-장벽층(13)의 측에 배치된 후면-접촉층(14), 및 광활성 흡수층(15)을 포함하는 박층 태양 전지로서,
상기 기판(11)과 상기 확산-장벽층(13) 사이에 확산-방지층(12)이 배치된 것을 특징으로 하는, 박층 태양 전지. - 청구항 1에 있어서,
상기 기판(11) 내에 간섭 물질, 특히 나트륨이 존재하고, 상기 확산-장벽층(13)은 상기 간섭 물질의 이온이 상기 확산-장벽층(13) 위에 배치된 층으로 확산하는 것을 방지하는 것을 특징으로 하는, 박층 태양 전지. - 청구항 1 또는 청구항 2에 있어서,
