Abstract
투명한 기판의 양면에 나노 구조를 가지는 태양전지 및 이의 제조방법이 개시된다. 기판을 중심으로 서로 대향하며, 전자를 수송하기 위한 구조는 산화아연 나노선으로 형성된다. 또한, 단파장의 빛을 흡수하고, 발생된 정공을 전달하기 위해 CIS 나노입자를 이용한 정공전달층이 형성된다. CIS 나노입자로 구성된 정공전달층과 대향하는 측에는 비교적 장파장의 빛을 흡수하기 위해 CIGS 나노입자를 포함하는 정공전달층이 형성된다.
Description
본 발명은 태양전지에 관한 것으로, 더욱 상세하게는 기판의 양면에 광발전 구조가 형성된 양면형 태양전지 및 이의 제조방법에 관한 것이다.
화석 연료를 대체하는 새로운 재생 에너지 자원에 대한 연구는 최근에 중요한 화두로 자리잡고 있다. 연구가 진행 중인 재생 에너지 자원들 중에서 광발전, 즉 태양전지 관련 기술은 태양이라는 무한한 에너지원과 공해가 없는 청정 에너지원이라는 장점을 가진다.
반면, 태양전지가 가지는 높은 제품단가와 낮은 발전효율은 태양전지를 이용한 대규모의 전력생산의 단점으로 작용한다. 이를 해결하기 위해 새로운 소재 및 구조에 대한 연구가 진행되고 있으며, CuInS2(CIS) 및 CuInGaSe2(CIGS) 등의 화합물을 이용한 태양전지가 제시되었다. 상기 두물질은 모두 5X105cm-1 의 높은 광흡수율을 가지며, CIS는 1.5 eV, CIGS는 1.36 eV의 에너지 대역을 가진다. 또한, 상기 물질들은 독성이 적으므로 박막형 태양전지로의 활용도가 높은 것으로 평가받고 있다.
또한, 소재적 측면 이외에 구조적 측면에서 기존의 박막 구조가 아닌 나노 입자 또는 나노 와이어와 같이 양자효과가 나타나는 나노 구조를 이용한 태양전지가 제시되었다.
대한민국 공개특허 제2010-97549호는 기판 상에 산화아연의 나노와이어를 형성하고, 그 상부에 박막 실리콘층을 이용하는 기술을 개시하고 있다. 또한, 미국 등록특허 제7653560호는 하부전극을 도전성 나노와이어로 형성하고, 그 상부에 반도체층을 적층하는 구조를 개시하고 있다.
상기 나노 구조를 이용한 태양전지는 상대적으로 큰 표면적을 확보할 수 있으며, 소소 캐리어에 대해 짧은 확산 거리를 가지므로, 전하의 원활한 수송에 기여하여 태양전지 내부 저항에 의한 전력 손실을 감소시킬 수 있는 잇점이 있다.
다만, 나노 구조를 사용하는 태양전지의 경우, 서로 다른 파장대의 빛을 흡수할 수 없는 문제가 있으며, 이를 해결하기 위해 다층 구조를 이용하는 경우, 물질간의 격자 상수 및 나노 구조에서 발생되는 근본적인 제한으로 인해 실질적인 다층 구조를 형성할 수 없는 문제점이 발생한다.
따라서, 높은 표면적을 확보하고, 서로 다른 파장대의 빛을 흡수할 수 있는 태양전지의 구조가 요청된다 할 것이다.
상술한 문제점을 해결하기 위해 본 발명의 제1 목적은 양면 나노구조를 통해 서로 다른 파장대의 빛을 흡수할 수 있는 태양전지를 제공하는데 있다.
또한, 본 발명의 제2 목적은 상기 제1 목적을 달성하기 위해 사용되는 태양전지의 제조방법을 제공하는데 있다.
상기 제1 목적을 달성하기 위한 본 발명은, 기판 상에 형성되고 단파장의 빛을 흡수하기 위한 제1 광발전층; 및 상기 기판을 중심으로 제1 광발전층과 대향하고 장파장의 빛을 흡수하기 위한 제2 광발전층을 포함하는 양면 나노구조를 가지는 태양전지를 제공한다.
또한, 상기 제2 목적을 달성하기 위한 본 발명은, 기판 상에 서로 대향하는 투명 전도성 재질의 제1 음극과 제2 음극을 형성하는 단계; 상기 제1 음극 상에 산화아연 나노구조체인 제1 나노선을 형성하고, 상기 제2 음극 상에 산화아연 나노구조체인 제2 나노선을 형성하는 단계; 상기 제1 나노선 상에 CuInS2(CIS)를 포함하는 제1 정공전달층을 형성하는 단계; 상기 제1 정공전달층과 대향하는 위치인 제2 나노선 상에 CuInGaS2(CIGS)를 포함하는 제2 정공전달층을 형성하는 단계; 상기 제1 정공전달층 상에 형성되는 제1 양극을 형성하는 단계; 및 상기 제1 양극에 대항하는 제2 정공전달층 상에 제2 양극을 형성하는 단계를 포함하는 양면 나노구조를 가지는 태양전지의 제조방법을 제공하는데 있다.
상술한 본 발명에 따르면, 기판 양면에는 나노 구조가 형성되고, 양면을 통한 빛의 흡수 동작이 일어난다. 기존의 텐덤형 태양전지가 다층으로 적층된 구조로 인해 여러 문제가 발생하는데 비해 본 발명은 기판의 양면에 나노 구조를 형성함에 따라 하나의 광원으로부터 광범위한 파장대의 빛을 흡수할 수 있는 잇점이 있다. 따라서, 태양전지의 광발전 효율을 극대화할 수 있다.
또한, 기판 양면에 독립적인 광발전층이 형성됨으로써 기존의 텐덤 구조에서 발생되는 직렬 연결에 기인하는 내부 저항의 발생은 최소화된다. 내부 저항은 태양전지의 전력손실을 유발하는 일요인으로 알려져 있다.
또한, 산화아연 나노선을 전기화학적 증착법을 이용하여 형성함으로써, 균일한 크기와 밀도의 나노선들을 기판의 양면에 형성할 수 있으며, 형성된 나노선들은 전하의 수송 효율을 증가시켜 태양전지 내부에서의 전력 손실을 최소화할 수 있다.

본 발명은 다양한 변경을 가할 수 있고 여러 가지 형태를 가질 수 있는 바, 특정 실시예들을 도면에 예시하고 본문에 상세하게 설명하고자 한다. 그러나, 이는 본 발명을 특정한 개시 형태에 대해 한정하려는 것이 아니며, 본 발명의 사상 및 기술 범위에 포함되는 모든 변경, 균등물 내지 대체물을 포함하는 것으로 이해되어야 한다. 각 도면을 설명하면서 유사한 참조부호를 유사한 구성요소에 대해 사용하였다.
다르게 정의되지 않는 한, 기술적이거나 과학적인 용어를 포함해서 여기서 사용되는 모든 용어들은 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에 의해 일반적으로 이해되는 것과 동일한 의미를 가지고 있다. 일반적으로 사용되는 사전에 정의되어 있는 것과 같은 용어들은 관련 기술의 문맥 상 가지는 의미와 일치하는 의미를 가지는 것으로 해석되어야 하며, 본 출원에서 명백하게 정의하지 않는 한, 이상적이거나 과도하게 형식적인 의미로 해석되지 않는다.
이하, 첨부한 도면들을 참조하여, 본 발명의 바람직한 실시예를 보다 상세하게 설명하고자 한다.
실시예
도 1은 본 발명의 바람직한 실시예에 따라 양면 나노구조를 가지는 태양전지를 도시한 단면도이다.
도 1을 참조하면, 본 발명의 태양전지는 기판(100), 제1 광발전층(200) 및 제2 광발전층(300)을 가진다.
제1 광발전층(200)은 기판(100)을 중심으로 제2 광발전층(300)과 대향한다.
예컨대, 상기 제1 광발전층(200)은 제1 음극(210), 제1 나노선(220), 제1 정공전달층(230) 및 제1 양극(240)을 가진다.
상기 제1 음극(210)은 투명 재질의 기판(100) 상에 형성된다. 또한, 상기 제1 음극(210)은 투명재질의 도전체이다. 따라서, 상기 제1 음극(210)은 ITO, AZO(Al-doped ZnO), GZO(Ga-doped ZnO), MGO(Mg-doped ZnO) 또는 Mo-doped ZnO(몰리브덴이 도핑된 산화아연)일 수 있다.
또한, 상기 제1 음극(210) 상에는 제1 나노선(220)이 형성된다. 상기 제1 나노선(220)은 산화아연을 포함함이 바람직하다. 상기 산화아연은 제1 정공전달층(220) 또는 제1 정공전달층(220)과의 계면에서 발생되는 전자를 하부의 제1 음극(210)으로 전달한다. 산화아연 재질의 제1 나노선(220)은 규칙적인 형상 또는 불규칙적인 형상을 가질 수 있다.
본 발명의 상기 도 1에서는 제1 나노선(220)이 제1 음극(210)이 이루는 평면에 수직으로 배향된 것으로 개시되나, 제1 나노선(220)의 제조방법에 따라 상기 제1 나노선(220)은 제1 음극(210)이 이루는 평면에 다양한 각도로 형성될 수 있다. 또한, 실시의 형태에 따라 제1 나노선(220)과 제1 음극(210) 사이에는 산화아연 재질의 씨드층이 형성될 수 있다. 상기 씨드층은 이후의 공정에서 산화아연의 제1 나노선(220)의 성장을 유도한다.
제1 나노선(220) 상에는 제1 정공전달층(230)이 형성된다. 상기 제1 정공전달층(230)은 산화아연 나노선인 제1 나노선(220) 사이의 이격공간을 매립하면서 형성된다. 특히, 상기 제1 정공전달층(230)은 CuInS2(CIS)를 포함할 수 있다. 또한, 상기 제1 정공전달층(230)은 나노입자의 형태로 제1 나노선(220)에 부착될 수 있으며, 제1 나노선(220)에 부착된 형태로 이격공간을 매립한다. 또한, 상기 제1 정공전달층(230)은 제1 나노선(220) 상부의 CIS 나노입자들을 포함하며, 이는 평면적 배치에 의한 박막의 형태로 존재함이 바람직하다.
상기 제1 정공전달층(230) 상에는 제1 양극(240)이 구비된다. 상기 제1 양극(240)은 투명전도성 재질로, NiO, 그라핀, CNT 또는 풀러렌을 포함할 수 있다.
계속해서 제2 광발전층(300)은 제2 음극(310), 제2 나노선(320), 제2 정공전달층(330) 및 제2 양극(340)을 가진다.
상기 제2 음극(310)은 투명 재질의 기판(100) 상에 형성되고, 제1 음극(310)과 기판(100)을 중심으로 대항한다. 상기 도 1에서 실질적으로 제2 음극(310)은 기판(100)의 하부 표면에 형성되는 것으로 도시된다. 다만, 본 발명에서는 특정의 기판 또는 막질 표면에 형성되는 또 다른 막질을 ~상에 형성된다라고 표현하는 것에 불구하다. 따라서, 제2 음극(310)이 기판(100) 상에 형성된다는 표현은 기판(100)의 표면에 형성되거나, 기판(100)에 다른 막질이 개입되고, 개입된 막질의 표면에 형성되는 현상을 모두 포함하는 것으로 해석되어야 한다. 상술한 표현의 해석은 본 발명의 전체를 통해 동일하게 적용된다.
기판(100) 상에 형성된 제2 음극(310)은 투명재질의 도전체이다. 따라서, 상기 제2 음극(310)은 제1 광발전층(200)의 제1 음극(210)과 동일한 재질을 가질 수 있다. 즉, 상기 제2 음극(310)은 ITO, AZO(Al-doped ZnO), GZO(Ga-doped ZnO), MGO(Mg-doped ZnO) 또는 Mo-doped ZnO(몰리브덴이 도핑된 산화아연)일 수 있다.
또한, 상기 제2 음극(310) 상에는 제2 나노선(320)이 형성된다. 상기 제2 나노선(320)은 산화아연을 포함함이 바람직하다. 상기 산화아연은 제2 정공전달층(330) 또는 제2 정공전달층(330)과의 계면에서 발생되는 전자를 제2 음극(310)으로 전달한다.
산화아연 재질의 제2 나노선(320)은 규칙적인 형상 또는 불규칙적인 형상을 가질 수 있다. 본 발명의 상기 도 1에서는 제2 나노선(320)이 제2 음극(310)이 이루는 평면에 수직으로 배향된 것으로 개시되나, 제2 나노선(320)의 제조방법에 따라 상기 제2 나노선(320)은 제2 음극(310)이 이루는 평면에 다양한 각도로 형성될 수 있다. 또한, 실시의 형태에 따라 제2 나노선(320)과 제2 음극(310) 사이에는 산화아연 재질의 씨드층이 형성될 수 있다. 상기 씨드층은 이후의 공정에서 산화아연의 제2 나노선(320)의 성장을 유도한다.
제2 나노선(320) 상에는 제2 정공전달층(330)이 형성된다. 상기 제2 정공전달층(330)은 산화아연 나노선인 제2 나노선(320) 사이의 이격공간을 매립하면서 형성된다. 특히, 상기 제2 정공전달층(330)은 CuInGaS2(CIGS)를 포함할 수 있다. 또한, 상기 제2 정공전달층(330)은 나노입자의 형태로 제2 나노선(320)에 부착될 수 있으며, 제2 나노선(320)에 부착된 형태로 이격공간을 매립한다. 또한, 상기 제2 정공전달층(330)은 제2 나노선(320) 상에서는 나노입자들의 평면적 배치에 의해 박막의 형태로 존재함이 바람직하다.
상기 제2 정공전달층(330) 상에는 제2 양극(340)이 구비된다. 상기 제2 양극(340)은 투명전도성 재질로, Mo, Al, Au, Cu, Pt, Ag, W, Ni, Zn, Ti, Zr, Hf, Cd 또는 Pb를 포함할 수 있다.
도 2 내지 도 6은 본 발명의 바람직한 실시예에 따라 도 1의 태양전지를 제조하기 위한 방법을 도시한 단면도들이다.
도 2를 참조하면, 투명한 기판(100)의 양면에 제1 음극(210) 및 제2 음극(310)을 형성한다. 상기 제1 음극(210) 및 제2 음극(310)은 투명재질의 전도성 물질로 형성된다. 따라서, 제1 음극(210) 및 제2 음극(310)은 ITO, AZO(Al-doped ZnO), GZO(Ga-doped ZnO), MGO(Mg-doped ZnO) 또는 Mo-doped ZnO(몰리브덴이 도핑된 산화아연)을 포함한다. 상기 제1 음극(210) 및 제2 음극(310)의 형성은 통상의 증착법에 따른다.
도 3을 참조하면, 도 2에 형성된 제1 음극(210) 및 제2 음극(310) 상에 각각 제1 나노선(220) 및 제2 나노선(320)이 형성된다.
즉, 제1 음극(210) 상에는 제1 나노선(220)이 형성되고, 제2 음극(310) 상에는 제2 나노선(320)이 형성된다. 각각의 나노선들(220, 320)은 산화아연 나노선의 형태로 형성된다.
상기 산화아연 나노선은 수열합성법 등의 방법을 통해서 형성된다. 즉, 산화아연 전구체 용액에로의 침지와 가열을 통해 산화아연 나노선을 형성할 수 있다.
또한, 상기 산화아연 나노선은 전기화학적 증착을 통해서도 형성될 수 있다. 예컨대, 산화아연 전구체 용액에 상기 도 2에 개시된 기판을 침지한 후, 산화아연 전구체 용액에 전극을 투입하고, 제1 음극(210) 및 제2 음극(310)에 전극을 투입하여 인가되는 전압에 따른 아연 이온의 거동에 의해 제1 음극(210) 상에 제1 나노선(220)을 형성하고, 제2 음극(310) 상에 제2 나노선(320)을 형성할 수 있다.
형성된 산화아연 나노선인 제1 나노선(220) 및 제2 나노선(320)은 기판(100)으로부터 돌출된 형상을 가지며, 나노선들(220, 320) 사이에 소정의 이격공간을 가질 수 있다.
도 4를 참조하면, 제1 나노선(220) 상에 제1 정공전달층(230)을 형성한다. 상기 제1 정공전달층(230)은 CIS를 가진다. 상기 제1 정공전달층(230)의 형성은 CIS 나노입자가 분산된 용액을 스핀 코팅하는 방법을 통해 형성됨이 바람직하다.
제1 나노선(220) 상에만 제1 정공전달층(230)을 형성하기 위해 기판(100) 배면에 형성된 제2 나노선(320)은 미리 차폐되어야한다. 예컨대, 화학적으로 안정한 고분자 필름을 이용하여 제2 나노선(320)을 차폐할 수 있다. 이를 통해 CIS 나노입자가 분산된 용액이 제2 나노선(320) 상으로 침투하는 것을 방지할 수 있다. 필요에 따라 상기 스핀 코팅 공정은 수회 반복하여 형성될 수 있다.
도 5를 참조하면, 제2 나노선(320) 상에 제2 정공전달층(330)을 형성한다. 상기 제2 정공전달층(330)은 CIGS 나노입자가 분산된 용액의 스핀 코팅을 통해 형성될 수 있다. 또한, CIGS 나노입자를 이용하여 제2 정공전달층(330)을 형성하기 이전에 상기 도 4에서 제2 정공전달층(330) 상에 부착된 고분자 필름을 제거하고, 제1 정공전달층(230) 상에 고분자 필름을 부착하는 공정이 개재된다. 이를 통해 CIGS 나노입자가 분산된 용액은 제1 정공전달층(230)과 차단될 수 있다.
도 6을 참조하면, 제1 정공전달층(230) 상에 제1 양극(240)을 형성하고, 제2 정공전달층(330) 상에 제2 양극(340)을 형성한다. 하나의 양극을 형성할 때, 이에 상응하는 다른 양극은 고분자 필름 등을 통해 차폐됨이 바람직하다. 예컨대, 제1 양극(240)이 NiO, 그래핀, 탄소 나노튜브, 플러렌 또는 플러렌 복합체로 형성되는 동안, 상기 제2 정공전달층(330)은 고분자 필름 등으로 차폐된다.
또한, 제1 양극(240)이 형성된 이후에 제2 양극(340)이 형성될 수 있다. 제2 양극(340)의 형성시, 제1 양극(240)은 차폐될 수 있다. 따라서, 제2 정공전달층(330) 상에는 제2 양극(340)이 형성된다. 상기 제2 양극(340)은 Mo, Al, Au, Cu, Pt, Ag, W, Ni, Zn, Ti, Zr, Hf, Cd 또는 Pb를 포함할 수 있다. 상기 제1 양극(240) 및 제2 양극(340)은 통상의 증착법을 통해 형성될 수 있다.
만일 제1 양극(340) 및 제2 양극(340)이 소정의 패턴을 가진 형상이 필요한 경우, 증착 및 포토리소그래피 공정을 이용한 식각을 통해 제1 양극(340) 및 제2 양극(340)은 형성될 수 있다. 이외에 증착용 쉐도우 마스크를 이용한 증착 공정을 통해 제1 양극(240) 및 제2 양극(340)의 패턴을 형성할 수도 있다. 또한, 포토레지스트 패턴의 형성, 양극 물질의 증착 및 포토레지스트 패턴의 제거를 이용하는 리프트 오프 공정을 통해서도 제1 양극(240) 및 제2 양극(340)은 형성될 수 있다.
제조예
먼저, 도 2와 같이 양면에 제1 음극 및 제2 음극이 형성된 기판을 준비한다. 기판은 유리이며, 제1 음극 및 제2 음극은 ITO로 형성된다. 양면에 ITO가 형성된 기판을 아세톤과 2-프로페놀 용액으로 세척한 후, 탈이온수로 잔류하는 세척 용액을 제거한다. 이어서, N2 가스를 이용하여 기판을 완전히 건조시킨다.
이외에 ITO와 ITO 표면에 성장할 물질과의 계면 특성을 향상시키기 위해 UV-오존 클리너에서 10분 동안 처리한다.
ITO 표면 상에 전기화학적 증착을 수행하기 위해 산화아연 전구체 용액이 제작된다. 전기화학적 증착을 통해 제1 나노선 및 제2 나노선은 형성된다.
먼저, 5.0 mM의 Zn(NO3)2 와 0.1 M의 KCl을 200 ml의 탈이온수에 용해한다. 상기 KCl은 반응을 촉진시키는 매개체로 작용한다. 탈이온수에 용해를 통해 수화물인 Zn(NO3)2?6H2O가 형성되고, 수화물은 전기화학적 증착에서 Zn2 +의 전구체로 작용한다.
형성된 산화아연 전구체 용액에 ITO가 형성된 기판을 투입하고, 산화아연 나노선을 형성하여 기판의 양면에 제1 나노선 및 제2 나노선을 형성한다.
산화아연 나노선의 전기화학적 증착을 위해 3개의 전극이 사용된다. ITO에는 주 전극(working electrode)이 연결되고, 백금 전극에 반대 전극(counter electrode)이 연결되며, 포화 칼로멜(calomel) 전극이 전구체 용액에 투입되어 기준 전극(reference electrode)으로 작용한다. 전극의 연결이 완료된 후, 70℃에서 4시간 동안 -1.1 V의 전압을 인가하고, ITO 상에 산화아연 나노선을 형성한다. 이를 통해 기판의 양면에 산화아연 나노선이 형성되어 제1 나노선 및 제2 나노선이 동시에 형성된다. 산화아연 나노선이 형성된 이후, 대기 중에서 400℃에서 2분 동안 급속 열처리를 통해 성장된 산화아연 나노선을 구조적으로 안정화시킨다.
이어서, CIS 나노입자가 분산되어 있는 클로로벤젠 용액을 기판 상에 1분 동안 1500 rpm으로 스핀코팅하여 도포한다. 열을 가해 용매를 제거하여 CIS 나노 입자를 산화아연 나노선에 부착할 수 있으며, 산화아연 나노선 상부에 얇은 필름이 형성될 수 있다. 한편, 기판의 반대편은 파라필름으로 덮고 모서리를 접착 테이프 등으로 봉인하여 스핀 코팅 시에 클로로벤젠 용액의 침투를 방지한다.
계속해서, CIS 나노입자가 분산된 클로로벤젠 용액을 이용한 스핀코팅을 수행하여 산화아연 나노선 상의 얇은 박막의 형성을 유도하거나, 박막의 두께를 제어할 수 있다.
이어서, 기판의 배면에 접착된 파라필름을 제거하고, CIS 박막으로 구성된 제1 정공전달층 상에 파라필름을 접착한다.
또한, CIGS 나노입자를 클로로벤젠 용액에 분산시키고, 분산액을 기판의 배면에 약 1분 동안 1500 rpm으로 스핀코팅한다. 스핀코팅후, 열을 가해 용매를 제거하면, CIGS 나노입자은 제2 나노선의 이격공간을 매립하고, 제2 나노선의 표면에 흡착된다. 스핀코팅의 정도 및 횟수에 따라 제2 나노선의 상부에 박막의 형태로 CIGS 나노입자가 도포될 수 있다.
바람직하기로는 수회의 스핀코팅을 통해 CIGS나노입자가 제2 나노선 사이의 이격공간을 매립하고, 그 상부에 박막의 형태를 가지도록 한다. 이를 통해 CIGS를 가지는 제2 정공전달층이 형성된다.
이어서, 고농도로 도핑된 p형 NiO 박막을 제1 정공전달층인 CIS 나노입자 박막 상에 증착하여 투명한 제1 양극을 형성한다. 또한, 반대면의 제2 정공전달층인 CIGS 나노입자 박막 상에 Mo 전극을 형성하여 제2 양극을 형성한다.
이를 통해 기판의 양면에 서로 다른 파장의 광을 흡수할 수 있는 광발전층들이 형성된다.
기판(100)의 전면부에 형성되는 산화아연 나노선인 제1 나노선(220)에 부착된 CIS 나노입자는 전자 친화도가 산화아연보다 높으므로, CIS/산화아연 계면에는 빛의 흡수에 의해 형성된 엑시톤으로부터 전자와 정공을 용이하게 분리할 수 있다. 따라서, 전자-정공쌍으로부터 분리된 전자는 산화아연 나노선을 통해 제1 음극(210)으로 수송된다. 또한, 정공은 산화아연 재질의 제1 나노선(220) 상에 형성된 CIS 재질의 제1 정공전달층(230)을 통해 제1 양극(240)으로 수송된다. 상기 제1 정공전달층(230)은 정공을 수송하는 기능 이외에 전자가 제1 양극(240)으로 누설되는 현상을 방지하는 전자 차단층의 역할도 수행한다.
CIS의 에너지 대역이 CIGS보다 크므로 에너지가 높은 단파장대의 빛은 제1 광발전층(200)에서 흡수된다. 흡수되지 않은 낮은 에너지의 장파당대의 빛은 제1 양극(240) 및 기판(100)을 통과하여 제2 광발전층(300)에 흡수된다.
제2 광발전층(300)의 제2 나노선(320)에 부착된 CIGS 나노입자의 제2 정공전달층(330)은 장파장대의 빛을 흡수하고, 상술한 CIS 나노입자와 동일한 메커니즘으로 빛으로부터 전자-정공쌍을 형성한다. 형성된 전자-정공쌍에서의 전자는 산화아연 재질의 제2 나노선(320)을 통해 제2 음극(310)으로 전송되고, 정공은 전자 차단층의 역할을 병행하는 제2 정공전달층(330)을 통해 제2 양극(340)으로 전달된다.
상술한 본 발명에 따르면, 기판 양면에는 나노 구조가 형성되고, 양면을 통한 빛의 흡수 동작이 일어난다. 기존의 텐덤형 태양전지가 다층으로 적층된 구조로 인해 여러 문제가 발생하는데 비해 본 발명은 기판의 양면에 나노 구조를 형성함에 따라 하나의 광원으로부터 광범위한 파장대의 빛을 흡수할 수 있는 잇점이 있다. 따라서, 태양전지의 광발전 효율을 극대화할 수 있다.
또한, 기판 양면에 독립적인 광발전층이 형성됨으로써 기존의 텐덤 구조에서 발생되는 직렬 연결에 기인하는 내부 저항의 발생은 최소화된다. 내부 저항은 태양전지의 전력손실을 유발하는 일요인으로 알려져 있다.
또한, 산화아연 나노선을 전기화학적 증착법을 이용하여 형성함으로써, 균일한 크기와 밀도의 나노선들을 기판의 양면에 형성할 수 있으며, 형성된 나노선들은 전하의 수송 효율을 증가시켜 태양전지 내부에서의 전력 손실을 최소화할 수 있다.

Claims (11)
- 기판 상에 형성되고 단파장의 빛을 흡수하기 위한 제1 광발전층; 및
상기 기판을 중심으로 제1 광발전층과 대향하고 장파장의 빛을 흡수하기 위한 제2 광발전층을 포함하는 양면 나노구조를 가지는 태양전지. - 제1항에 있어서, 상기 제1 광발전층은,
상기 기판 상에 형성된 제1 음극;
상기 제1 음극 상에 형성된 산화아연 나노구조의 제1 나노선;
상기 제1 나노선에 접촉되고, CuInS2(CIS)를 포함하는 제1 정공전달층; 및
상기 제1 정공전달층 상에 형성되는 제1 양극을 포함하는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지. - 제2항에 있어서, 상기 제1 음극은 ITO, AZO(Al-doped ZnO), GZO(Ga-doped ZnO), MGO(Mg-doped ZnO) 또는 Mo-doped ZnO(몰리브덴이 도핑된 산화아연)를 포함하는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지.
- 제2항에 있어서, 상기 제1 나노선은, 산화아연 전구체 용액에 전극을 투입하고, 상기 제1 음극에 전극을 투입하여 인가되는 전압에 따른 아연 이온의 거동을 이용하는 전기화학적 증착에 의해 형성되는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지.
- 제2항에 있어서, 상기 제1 양극은 NiO, 그라핀, CNT 또는 풀러렌을 포함하는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지.
- 제1항에 있어서, 상기 제2 광발전층은,
상기 기판 상에 형성된 제2 음극;
상기 제2 음극 상에 형성된 산화아연 나노구조의 제2 나노선;
상기 제2 나노선에 접촉되고, CuInGaS2(CIGS)를 포함하는 제2 정공전달층; 및
상기 제2 정공전달층 상에 형성되는 제2 양극을 포함하는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지. - 제6항에 있어서, 상기 제2 양극은, Mo, Al, Au, Cu, Pt, Ag, W, Ni, Zn, Ti, Zr, Hf, Cd 또는 Pb를 포함하는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지.
- 기판 상에 서로 대향하는 투명 전도성 재질의 제1 음극과 제2 음극을 형성하는 단계;
상기 제1 음극 상에 산화아연 나노구조체인 제1 나노선을 형성하고, 상기 제2 음극 상에 산화아연 나노구조체인 제2 나노선을 형성하는 단계;
상기 제1 나노선 상에 CuInS2(CIS)를 포함하는 제1 정공전달층을 형성하는 단계;
상기 제1 정공전달층과 대향하는 위치인 제2 나노선 상에 CuInGaS2(CIGS)를 포함하는 제2 정공전달층을 형성하는 단계;
상기 제1 정공전달층 상에 형성되는 제1 양극을 형성하는 단계; 및
상기 제1 양극에 대항하는 제2 정공전달층 상에 제2 양극을 형성하는 단계를 포함하는 양면 나노구조를 가지는 태양전지의 제조방법. - 제8항에 있어서, 상기 제1 나노선 및 상기 제2 나노선은 동시에 형성되며, 산화아연 전구체 용액에 전극을 투입하고, 상기 제1 음극 및 상기 제2 음극에 전극을 투입하여 인가되는 전압에 따른 아연 이온의 거동을 이용하는 전기화학적 증착에 의해 형성되는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지의 제조방법.
- 제9항에 있어서, 상기 산화아연 전구체 용액은, Zn(NO3)2?6H2O를 포함하는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지의 제조방법.
- 제8항에 있어서, 제1 정공전달층을 형성시, 상기 제2 나노선은 차폐되는 것을 특징으로 하는 양면 나노구조를 가지는 태양전지의 제조방법.
