Abstract
본 발명의 구현예들은 박막 실리콘 태양전지용 산화아연층의 제조방법에 관한 것으로, 비결정질 실리콘으로 이루어진 광흡수층 위에 백금층을 증착하여 백금 기판을 형성하고, 형성된 백금 기판 위에 산화아연을 증착한 후 이를 성장시켜 구조적 특성이 우수한 고품질의 단결정 산화아연층을 제조하는 방법에 관한 것이다.

Description
본 발명의 구현예들은 백금(Pt)층을 도입하여 박막 실리콘 태양전지의 후면전극으로 사용되는 산화아연(ZnO)층을 제조하는 방법에 관한 것이다.
Ⅱ-Ⅳ족 산화물인 산화아연(ZnO)은 육방정계 우르차이트형(hexagonal wurtzite) 결정 구조를 가지며 약 3.3eV의 넓은 광학적 밴드갭을 가지는 반도체 물질이다. 산화아연은 가시광선 영역에서 높은 투과성과 굴절율 및 강한 압전성을 가지고 있어서 기존의 자외선/청색 발광 다이오드(LED) 및 레이저 다이오드(LD) 소자의 재료인 GaN과 유사한 광학적 특성을 가지고 있다. 특히, 상온에서 GaN의 3배나 되는 여기 구속 에너지(excition binding energy)를 가져서, 고효율의 발광이 가능하고, 레이저 펌핑에 의한 자발적 발광(stimulated spontaneous emission)시 문턱에너지가 매우 낮다는 좋은 특성을 가지고 있는 것으로 보고되어 있다. 이러한 특성으로 인하여 산화아연은 광결정(photonic crystal), 도파관(optical modulator waveguide), 바리스터(varistor), 태양전지(solar cell)의 투명전극, 표면탄성파 필터(surface acoustic wave filter), 레이저 다이오드(laser diode)등의 발광 소자(light-emitting device), 평판 디스플레이 또는 전계 방출 디스플레이(FED), 광검출기(photodetectors), 가스센서, 자외선 차단막 등으로 다양하게 활용되고 있다.
박막 실리콘 태양전지는 광흡수층인 박막 실리콘 위에 후면전극으로 산화아연을 증착시키고 있다. 이 때 증착되는 산화아연은 이미 증착되어 있는 광흡수층과 결정구조가 유사할수록 증착이 잘 이루어지지만, 태양전지의 광흡수층인 실리콘은 비정질 상태이므로 높은 결정성을 갖는 산화아연의 증착에 방해가 된다.
본 발명의 구현예들은 광흡수층과 산화아연층 사이에 백금(Pt) 박막층을 도입함으로써 구조적 및 전기적 특성이 우수한 박막 실리콘 태양전지용 산화아연층을 제조하는 방법에 관한 것이다.
본 발명의 구현예들은 상기 방법에 의해 제조된 산화아연층을 포함하는 박막 실리콘 태양전지에 관한 것이다.
본 발명의 하나의 양상은, 비결정질 박막 실리콘으로 이루어진 광흡수층 위에 백금층을 증착하여 백금 기판을 형성하는 단계; 및 상기 백금 기판 위에 산화아연을 증착하여 성장시키는 단계를 포함하는 박막 실리콘 태양전지용 산화아연층 제조방법에 관한 것이다.
본 발명의 다른 양상은, 상기 방법에 의해 제조된 산화아연층 및 상기 산화아연층 위에 증착된 은 또는 알루미늄 전극층을 후면전극으로 포함하는 박막 실리콘 태양전지에 관한 것이다.
본 발명의 구현예들에 의한 산화아연층의 성장방법에 의하면 구조적 특성이 우수한 산화아연을 빠른 시간 내에 증착할 수 있을 뿐 아니라 증착두께를 감소시킬 수 있다.
이하, 본 발명의 구현예들에 대하여 도면을 참조하여 보다 구체적으로 살펴보면 다음과 같다.
본 발명의 일 구현예에 의한 산화아연층의 제조방법에 의하면 먼저 비결정질 실리콘으로 이루어진 광흡수층 위에 백금층을 증착하여 백금 기판을 형성한다. 광흡수층의 증착은 화학기상 증착법(chemical vapor deposition : CVD)을 사용하는데 태양전지에는 플라즈마 화학기상증착(PECVD)이 주로 사용된다.
광흡수층은 빛이 입사하는 측면으로부터 P층, I층, N층이 차례로 적층되며, 광흡수층의 물질로는 미세결정 실리콘, 탄뎀형 실리콘, 실리콘게르마늄 등을 사용할 수 있다.
P층은 모노실란(SiH4), 수소(H2)가스 및 밴드갭을 높이기 위한 메탄(CH4)으로 이루어지며 도핑물질로는 디보란(B2H6)이 주로 사용된다.
I층은 진성층으로 도핑을 하지 않고 모노실란과 수소가스로만 이루어지며, N층은 모노실란, 수소 가스 및 포스핀(PH3)가스를 사용하여 제조된다.
백금은 고온에서도 산화가 잘 일어나지 않아 산화아연을 증착시킬 때 방해가 될 수 있는 금속산화물이 생길 가능성이 낮으며, 낮은 증기압을 나타내므로 산화아연 반도체의 성장에 있어서 핵생성 장소 제공이 용이하다. 또한, 전도도가 높으므로 후면 전극층에 도입하는 것이 가능하다.
이 때, 백금의 증착방법으로는 레이저 펄스 증착법(PLD: Pulsed Laser Deposition), RF 스퍼터링(Sputtering), RF 마그네트론(magnetron) 스퍼터링, DC 스퍼터링, DC마그네트론 스퍼터링, 유기금속 화학증착법(MOCVD : Metal Organic Chemical Vapor Deposition) 및 분자선 증착법(MBE : Molecular Beam Epitaxy) 중 어느 하나의 증착법을 선택하여 사용할 수 있다.
이어서, 형성된 백금 기판 위에 산화아연을 증착하고 이를 성장시킨다. 백금 기판 위에 산화아연을 증착시키는 방법은 상술한 백금 증착 방법과 동일한 방법을 사용할 수 있다.
본 발명의 일구현예에 의하면, 산화아연을 성장시킬 때에, 전도성을 높이기 위해 도펀트(dopant)를 포함시켜 산화아연층을 증착시킬 수도 있다. 도펀트로서 알루미늄(Al), 인듐(In), 갈륨(Ga), 및 붕소(B)로 이루어진 군으로부터 선택된 어느 하나의 성분을 산화아연층에 첨가하거나, 알루미늄(Al), 인듐(In), 갈륨(Ga), 또는 붕소(B)의 성분을 함유한 산화물을 산화아연층에 첨가한다.
태양전지의 광흡수층인 실리콘은 비정질 상태이므로 높은 결정성을 갖는 산화아연의 증착에 방해가 된다. 이러한 문제점을 해결하기 위해 백금층을 도입하면 산화아연의 핵 생성장소를 제공하여 결정생성을 용이하게 한다. 따라서, 결정 크기가 커지므로 기존 산화아연막보다 두께를 얇게 해도 원하는 특성을 얻을 수 있다.
본 발명의 다른 구현예에 의하면, 상기와 같이 성장된 산화아연층 위에 은(Ag) 또는 알루미늄(Al)을 증착한 후, 이를 박막 실리콘 태양전지의 후면전극으로 사용함으로써, 전면을 통과한 빛을 후면반사(back reflecting)시켜 소자의 효율을 높일 수 있다.
도 1은 본 발명의 일 구현예에 의한 박막 실리콘 태양전지의 단면도이다. 도 1을 참조하면, 본 발명의 일 구현예에 의한 박막 실리콘 태양전지는 유리기판, 전면전극, 비 결정질 실리콘으로 이루어진 광흡수층, 백금(Pt)층, 산화아연(ZnO)층, 및 은(Ag) 또는 알루미늄(Al)층이 차례로 적층된 구조이다.
상기 전면전극은 투명전도산화물(Transparent Conducting Oxide)로 이루어졌으며, 보다 구체적으로 SnO2, TiO2 또는 ZnO2를 포함하나 반드시 이에 제한되는 것은 아니다.
이하, 구체적인 실시예를 가지고 본 발명의 구성 및 효과를 보다 상세히 설명하지만, 이들 실시예는 단지 본 발명을 보다 명확하게 이해시키기 위한 것일 뿐, 본 발명의 범위를 한정하고자 하는 것은 아니다.
실시예1
: 박막 실리콘 태양전지의 제조
먼저, 1,000℃ 이하 온도의 Ar/O2 가스 분위기에서 전력 300W 조건의 DC 마그네트론 스퍼터링 방법을 사용하여, 기판에 증착된 전면전극과 비결정질 실리콘으로 이루어진 광흡수층상에 백금(Pt)을 30nm 두께로 증착시킨다. 백금(Pt) 박막 위에 RF 마그네트론 스퍼터링을 이용하여 아르곤 기체 55sccm, 전력 300W, 상온 조건 하에서 산화아연층을 증착하였다. 이 때, 도펀트로서 알루미늄을 산화아연층에 포함시켰다. 이 후, 제조된 산화아연층 위에 전자선 증착(Electron Beam Evaporator) 방법을 이용하여 은 또는 알루미늄을 210nm 두께로 증착하여 박막 실리콘 태양전지를 제조하였다.

Claims (7)
- 비결정질 박막 실리콘으로 이루어진 광흡수층 위에 백금층을 증착하여 백금 기판을 형성하는 단계; 및 상기 백금 기판 위에 산화아연을 증착하여 성장시키는 단계를 포함하는 박막 실리콘 태양전지용 산화아연층의 제조방법.
- 제 1항에 있어서, 상기 백금층의 증착은 레이저 펄스 증착법(PLD: Pulsed Laser Deposition), RF 스퍼터링(Sputtering), RF 마그네트론(magnetron) 스퍼터링, DC 스퍼터링, DC마그네트론 스퍼터링, 유기금속 화학증착법(MOCVD : Metal Organic Chemical Vapor Deposition) 및 분자선 증착법(MBE : Molecular Beam Epitaxy) 중 어느 하나의 증착법을 사용하는 것을 특징으로 하는 박막 실리콘 태양전지용 산화아연층의 제조방법.
- 제 1항에 있어서, 상기 산화아연을 성장시킬 때에, 도펀트를 포함시켜 산화아연층을 증착시키는 것을 특징으로 하는 박막 실리콘 태양전지용 산화아연층의 제조방법.
- 제 3항에 있어서, 상기 도펀트는 알루미늄(Al), 인듐(In), 갈륨(Ga), 및 붕소(B)로 이루어진 군으로부터 선택된 어느 하나인 것을 특징으로 하는 박막 실리콘 태양전지용 산화아연층의 제조방법.
- 제 1항에 있어서, 상기 비결정질 박막 실리콘은 미세결정 실리콘, 탄뎀형 실리콘 또는 실리콘게르마늄인 것을 특징으로 하는 박막 실리콘 태양전지용 산화아연층의 제조방법.
- 제 1항에 있어서, 상기 광흡수층은 빛이 입사하는 측면으로부터 P층, I층, N층이 차례로 적층되어 구성되고, P층은 모노실란(SiH4), 수소(H2)가스 및 메탄(CH4)으로 이루어지며, I층은 모노실란과 수소가스로 이루어지며, N층은 모노실란, 수소 가스 및 포스핀(PH3)가스로 이루어진 것을 특징으로 하는 박막 실리콘 태양전지용 산화아연층의 제조방법.
- 제 1항 내지 제 6항 중 어느 한 항의 방법에 의해 제조된 산화아연층 및 상 기 산화아연층 위에 증착된 은 또는 알루미늄 전극층을 후면전극으로 포함하는 박막 실리콘 태양전지.
