Abstract
본 발명은 규소, 산소 및 불소를 함유하는 반응 기체를 공정 챔버내로 공급하고 공정 챔버내에서 플라즈마를 발생시키는 단계; 기재 지지체 상에 기재를 지지시키는 단계; 및 필름의 온도를 300℃ 이상으로 유지하면서 기재를 플라즈마와 접촉시켜 불소함유 SiOx필름을 성장시키는 단계;를 포함하는 내수성 불소함유 SiOx필름의 제조방법에 관한 것이다. 상기 규소 및 불소 반응물은 SiH4및 SiF4와 같이 별도의 기체로서 공급되거나 SiF4와 같이 하나의 기체로서 공급될 수 있다. 산소 반응물은 순수한 산소기체로서 공급될 수 있다. SiF4및 SiH4기체는 SiH4(SiH4+SiF4) 비가 0.5이하가 되도록 공급할 수 있다. 상기 방법은 불소 함량이 2 내지 12 원자%인 필름을 제공하며, 갭 충진을 돕기위해 플라즈마에 아르곤을 포함시킬 수 있다. 플라즈마는 ECR, TCP 또는 ICP 반응기에서 생성되는 고밀도 플라즈마일 수 있으며, 기재는 하나 이상의 금속층을 포함하는 실리콘 웨이퍼일 수 있으며, 그 위에 불소 함유 SiOx필름이 증착된다. 기재 지지체는, 기재와 기재 지지체의 대향면 사이의 공간에 온도조절 기체를 공급하기 위한 기체 통로를 포함하여 기재의 온도를 원하는 온도로 유지하도록 할 수 있다.
Description
CVD 장치는 통상적으로 반도체 집적회로에서의 다양한 박막을 제조하는데 사용된다. 이러한 CVD 장치는 SiO2, Si3N4, Si 등의 고순도 고품질 박막을 제조할 수 있다. 박막을 제조하는 반응공정에 있어서, 반도체 기재가 배치되는 반응용기는 500 내지 1000℃의 고온으로 가열될 수 있다. 증착될 원료는 상기 용기에 기체성분 형태로 공급되는데 기체 분자가 열분해된 다음 기재 표면상의 기상에서 결합하여 박막을 형성한다.
플라즈마-강화 CVD 장치는 상술한 바와 같은 CVD 장치의 반응과 유사한 반응을 야기하기 위하여 플라즈마 반응을 이용하지만, 상대적으로 낮은 온도에서 필름을 형성한다. 플라즈마 CVD 장치는 반응 챔버와 분리되어 있거나 그 일부분일 수 있는 플라즈마 발생 챔버, 기체공급 시스템 및 배기 시스템으로 구성되는 공정 챔버를 포함한다. 예를 들어, 이러한 플라즈마-강화 CVD 장치는 미합중국특허 제4,401,504호 및 본 출원인의 미합중국특허 제5,200,232호에 기재되어 있다. 상기 장치에서 플라즈마는 전자 사이클로트론 공명(ECR)을 통한 고밀도 마이크로파 방출에 의해 생성된다. 기판은 반응 챔버내에 배치되고, 플라즈마 발생 챔버에서 생성된 플라즈마는 플라즈마 추출 오리피스를 통과하여 반응 챔버내에서 플라즈마 스트림을 형성한다. 상기 기판은 플라즈마의 작용으로 인하여 기판의 온도가 상승하는 것을 막기 위하여 기판 및 냉각 메카니즘에 RF 바이어스를 인가할 수 있는 무선주파수(RF) 바이어싱 소자를 포함할 수 있다.
미합중국특허 제4,902,934호에는 반도체 소자를 제조하기 위한 증착, 에칭 및 스퍼터링과 같은 다양한 공정에 사용할 수 있으며 고밀도 ECR을 이용하는 플라즈마 장치가 기재되어 있다. 이러한 플라즈마 장치는 기재(실리콘 웨이퍼와 같은)를 열적 접촉이 양호하도록 수직방향으로 지지할 수 있는 정전 척(electrostatic chuck; ESC)을 포함할 수 있다. 상기 척에는 또한 냉각 및 가열 수단이 제공될 수 있다. 일반적으로, 이러한 반응 챔버는 진공조건에서 운전될 수 있고, 플라즈마 발생 챔버는 수냉벽에 의해 둘러싸여 있을 수 있다. 증착을 실시할 수 있는 다른 유형의 반응기로는 평행판 반응기 및, 본 출원인의 미합중국특허 제4,340,462호 및 제4,948,458호에 기재된 유도 결합 플라즈마(ICP)라고도 하는 고밀도 변압기 결합 플라즈마(TCP) 반응기가 있다.

Qian) 등의 논문("High Density Plasma Deposition and Deep Submicron Gap Fill with Low Dielectric Constant SiOF Films")에는 실온에서 고밀도 플라즈마를 이용하여 10원자%까지의 불소를 함유한 내수성 SiOF 필름을 실리콘 샘플 상에 증착시키는 방법이 개시되어 있다. 상기 논문은 SiF4+O2+Ar 증착 기체화학에 수소를 첨가함으로써 필름내의 불소를 감소시킬 수 있으며, 필름의 유전상수는 3.7이고, 굴절율은 SiF4:SiF4+O2 비가 0.29인 증착조건에서 최소였다고 기재하고 있다.
DUMIC 회의에서 발표된 또다른 논문으로서 슈츠만(D. Schuchmann) 등의 논문("Comparison of PECVD F-TEOS Films and High Density Plasma SiOF Films")이 있다. 상기 논문에서는 갭 충진을 위하여 불화 TEOS 필름을 사용하였으며, 이 필름을 SiF4+O2+Ar을 사용한 고밀도 플라즈마(HDP) 유도 결합 플라즈마에 의해 증착된 필름가 비교하였다. HDP 필름은 F-TEOS 필름보다 수분 및 열에 대한 안정성이 우수한 것으로 나타났다.
DUMIC 회의에서 발표된 또다른 논문으로는 후카다(T. Fukada) 등의 논문("Preparation of SiOF Films with Low Dielectric Constant by ECR Plasma CVD"), 휴즈(K. Hewes) 등의 논문("An Evaluation of Fluorine Doped PETEOS on Gap Fill Ability and Film Charaterization"), 샤피로(M. Shapiro) 등의 논문("Dual Frequency of Plasma CVD Fluorosilicate Glass Water Absorption and Stability") 및 미야지마(H. Miyajima) 등의 논문("Water-absorption mechanisms of F-doped PECVD SiO2with Low-Dielectric Constant")이 있다. 후카다의 논문 역시, RF 바이어스 ECR 플라즈마에 의해 증착된 SiOF 필름이 SOG 및 TEOS-O3필름보다 우수하며, SiOF 필름은 평탄화 특성 및 1/2미크론 이하의 갭을 공극없이 충진하는 특성이 우수하다고 기재하고 있다. 더욱이, 후카다의 논문에 의하면 SIF4, SiH4및 O2기체 반응물(O2(SiF4+SiH4)=1.6)을 사용하는 RF-바이어스 ECR 플라즈마 CVD 공정과 수냉 척에 의해 지지되는 기재에 있어서의 SiF4(SiF4+SiH4) 기체의 유량을 증대시킴으로써 SiOF 필름의 유전상수를 4.0으로부터 3.2로 감소시킬 수 있다. 휴즈의 논문은 샤워헤드 기체 혼합기에 의해 반응 챔버에 공급되는 TEOS, O2및 C2F6를 이용한 불화규소 유리 필름의 CVD 방법에 대하여 기재하고 있다. 샤피로의 논문에 따르면, SiOx필름에 불소를 첨가하여 인터레벨 절연체의 용량을 감소시킴으로써 ULSI 장치의 속도를 증대시킬 수 있으나, 상기 필름에 물이 도입되면 유전상수가 커지고 물의 방출로 인하여 주위 금속에 공극이나 부식을 야기할 수 있다. 미야지마의 논문은 4% 이상의 불소를 함유하는 불소첨가 이산화규소 필름에 물이 흡수되면 소자의 신뢰도 및 필름의 접착성을 저하시키는 심각한 문제를 야기하며, 증착기체로서 TEOS, O2및 CF4를 사용하는 고밀도 헬리콘파 플라즈마에 비해 평행판 플라즈마 CVD에 의해 증착된 필름의 경우가 물 흡수에 대한 내성이 낮다고 기재하고 있다.
예(C. Yeh) 등의 논문("Controlling Fluorine Concentration and Thermal Annealing Effect on Liquid-Phase Deposited SiO2-xFxFilms", J. Electrochem, Vol. 142, No.10, October 1995))에는 15℃에서의 액상 증착에 의해 제조된 SiO2의 치밀화에 대한 열적 아닐링의 영향에 대하여 기재하고 있다. 상기 예의 논문은 F와 O 원자 사이의 H 원자들의 전기음성도가 매우 크기 때문에 아닐링시 구조의 재구성이 일어나며, 300 내지 500℃에서의 아닐링은 SiO-H 결합을 끊어 SiO-를 생성하고 700℃ 이상에서의 아닐링은 SiF 결합을 끊어 Si+를 생성하는 것에 대해 기재하고 있다.
본 발명은 안정성이 향상된 불소첨가 이산화규소 필름의 증착방법에 관한 것이다.
도 1은 본 발명의 방법을 실시하는데 이용될 수 있는 고밀도 플라즈마 ECR 반응기의 개략도이다.
도 2는 본 발명의 방법을 실시하는데 이용될 수 있는 고밀도 플라즈마 TCP 반응기의 개략도이다.

본 발명은 규소, 산소 및 불소를 함유하는 반응 기체를 공정 챔버내로 공급하고 공정 챔버내에서 플라즈마를 발생시키는 단계, 기재 지지체 상에 기재를 지지시키는 단계 및 필름의 온도를 300℃ 이상으로 유지하면서 기재를 플라즈마와 접촉시켜 불소함유 SiOx필름을 성장시키는 단계를 포함하는 내수성 불소함유 SiOx 필름의 제조방법을 제공한다.
본 발명의 다양한 태양에 의하면, 반응물, 반응물의 비 및/또는 기재의 온도를 변화시켜 SiOx필름의 물성을 강화시킬 수 있다. 예를 들어, 규소함유 기체는 SiF4및 SiH4기체 또는 단지 SiF4기체만을 포함할 수 있으며, SiF4및 SiH4기체는 SiH4(SiH4+SiF4) 비가 0.5 이하가 되도록 공정 챔버에 공급될 수 있다. 필름의 온도는 SiH4(SiH4+SiF4) 비의 함수로서 조절될 수 있다. 예를 들면, 성장단계에서 필름의 온도는 SiH4(SiH4+SiF4) 비를 0.4 이하로 유지하면서 360℃ 이상으로 유지하거나, SiH4(SiH4+SiF4) 비를 0.3 이하로 유지하면서 320℃ 이상으로 유지할 수 있다.
상기 방법은 불소함량이 2 내지 12 원자%인 필름을 제공할 수 있다. 필요하다면, 기체는 갭충진 및/또는 플라즈마가 고밀도 플라즈마가 되도록 하기에 충분한 양의 아르곤과 같은 부가적인 성분을 하나 이상 포함할 수 있다. 또한, 상기 방법은 ECR 또는 TCP(ICP) 반응기의 공정챔버내에서 실시될 수 있다. 상기 기재는 반도체 웨이퍼일 수 있으며, 상기 필름은 기재상의 금속층 위에 증착될 수 있다. 또한, 상기 기재 지지체는 기재와 기재 지지체의 대향면 사이의 공간에 온도조절 기체를 공급하는 기체 통로를 포함할 수 있다.
본 발명은 불소첨가 이산화규소 필름의 안정성을 향상시킨다. 이러한 불소첨가 필름은 유전상수가 낮고, 실리콘 웨이퍼와 같은 기재가 금속층 및 금속층간 유전체층이 도포된 집적회로의 제조에 바람직하다. 신호전달을 위한 RC 시간 상수와 크로스톡을 감소시키고, 전력소비를 절감하기 위해서는 불소함량이 2 내지 12 원자%인 불소첨가 이산화규소 필름이 전극간 용량을 감소시키기 때문에 바람직하다. 그러나, 이러한 필름은 대기중의 습기나 기재의 화학적/물리적 폴리싱과 같이 액체에 침지되어 수분에 노출되는 경우 문제가 발생한다.
본 발명에 의하면, 필름의 증착시 불소첨가 이산화규소 필름의 수분에 대한 안정성을 향상시킬 수 있다. 예를 들면, 실란(SiH4) 및 테트라플루오로실란(SiF4)의 혼합물을 사용하여 고밀도 증착을 하게 되면 수분에 의한 분해에 대한 내성이 보다 큰 필름을 얻을 수 있다. 증착 필름의 불소함량 및 유전상수는 SiH4과 SiF4의 비율을 조절함으로써 조정할 수 있다. 플라즈마로부터의 산소 플럭스와 에너지 역시 증착 필름의 불소함량과 유전상수에 영향을 미친다. 경우에 따라, 아르곤과 같은 불활성 기체를 기체 혼합물에 부가하여 갭 충진을 도울 수 있다.
반응물의 비를 조절하는 것 외에도, 성장 필름의 온도도 필름의 수분 안정성에 영향을 미치는 것으로 밝혀졌다. 그러나, 하기 표에서 보는 바와 같이 수분 안정성을 얻기 위한 필름의 온도가 적어도 부분적으로는 SiF4에 대한SiH4의 비율에 의존한다는 것을 알 수 있다. 일반적으로, SiH4(SiH4+SiF4) 비가 낮아질수록 필름의 온도도 낮아질 수 있다.

상기 표에서, X는 수분에 대한 내성이 없는 필름을 나타내고, O는 수분에 대한 내성이 있는 필름을 나타낸다. 따라서, 성장 필름의 온도를 280℃보다 높게 유지하는 것이 바람직하며, SiH4(SiH4+SiF4) 비에 따라 320℃ 이상 또는 360℃ 이상으로 유지하는 것이 바람직한 것을 알 수 있다.
본 발명의 방법은 고밀도 플라즈마내에서 실시하는 것이 바람직하다. 이러한 고밀도 플라즈마는 ECR 또는 TCP(ICP) 반응기와 같은 다양한 반응기에서 생성될 수 있다.
도 1은 기재를 고밀도 플라즈마로 처리할 수 있는 ECR 반응기를 나타낸다. 반응기는 플라즈마 기체를 사용하여 기재를 처리하는 반응 챔버(2)를 포함한다. 반응기는 고밀도 플라즈마를 발생시키기 위하여, 마이크로파 가이드(4)를 통해 전달되는 마이크로파 에너지와 전자기 코일(5)에 의해 생성되는 자기 에너지의 결합에 의해 고밀도 플라즈마가 생성되는 플라즈마 생성 챔버(3)을 포함한다. 고밀도 플라즈마는 산소 및/또는 아르곤과 같은 기체 또는 기체 혼합물로부터 생성될 수 있으며, 이온 빔은 플라즈마 챔버로부터 오리피스(3a)를 통해 추출된다. 기재(6)는 기재 온도조절 메커니즘을 구비한 정전 척과 같은 기재 지지체(7)에 의해 지지된다.
챔버(3)에서 생성된 고밀도 플라즈마는 호른(8)내에 한정되며, RF 공급원(9) 및 임피던스 정합을 위한 관련 회로(10)에 의해 RF 바이어스를 기재에 인가함으로써 기재(6) 쪽으로 인도된다. 반응 챔버(2)는 일반적으로 배기 포트(11)로 표시되는 적합한 배기 설비에 의해 배기된다. 한가지 이상의 규소 및/또는 불소 함유 반응물을 고밀도 플라즈마내로 도입하기 위하여, 호른(8)은 그 내주변 상에 위치하는 기체 분배링과 같은 기체 공급설비를 하나 이상 포함하여 SiH4및 SiF4와 같은 반응물을 고밀도 플라즈마내로 도입시킬 수 있다. 반응물 또는 반응물들은 일반적으로 12로 표시되는 하나 이상의 통로를 통해 공급될 수 있다. 플라즈마 생성 챔버(3)에서 플라즈마를 발생시키기 위하여 일반적으로 13으로 표시되는 하나 이상의 통로를 통하여 산소 및 아르곤을 플라즈마 생성 챔버(3)내로 공급할 수 있다.
화살표(14)로 표시된 마이크로파 에너지는 유전창(15)을 통해 플라즈마 생성 챔버(3)내로 들어가며, 상기 챔버의 벽은 물공급 도관(17)에 의해 수냉된다.
기체 지지체(7)아래의 전자기 코일(18)은 기재(6) 근처에 자기장을 형성하는데 사용된다. DC 공급원(19)은 기재 지지체(7)에 전원을 공급하여 기재(6)를 정전기적으로 잡아준다.
도 2는 기재를 고밀도 플라즈마로 처리할 수 있는 TCP 반응기(20)를 나타낸다. 상기 반응기는 기재(23)에 인접하여 플라즈마(22)가 생성되는 공정 챔버(21)를 포함한다. 기재는 수냉식 기재 지지체(24) 상에 지지되며, 기재의 온도는 도관(25)을 통해 기재와 기재 지지체 사이의 공간에 헬륨 기체를 공급함으로써 조절한다. 기재 지지체는 알루미늄 전극 또는 전극이 매립된 세라믹 재료를 포함할 수 있으며, 상기 전극에는 RF 공급원(26) 및 RF 정합을 위한 관련회로(27) 등에 의해 전압이 인가된다. 기재의 처리시 기재의 온도는 온도 탐침(29)에 부착된 온도 모니터 장치(28)에 의해 모니터된다.
챔버(21)에 진공을 걸기 위하여 출구 포트(30)에 터보 펌프를 연결할 수 있으며, 원하는 진공압을 유지하기 위하여 압력조절 밸브를 사용할 수 있다. 산소 및 실란과 같은 반응물은, 반응기체를 유전창(33) 아래의 주위로 연장된 기체 분배링에 공급하는 도관(31, 32)에 의해 또는 샤워헤드 유전창을 통해 챔버에 공급될 수 있다. 챔버의 바깥족 유전창 근처에 위치하는 TCP 코일(34)에는 RF 공급원(35) 및 임피던스 정합을 위한 관련회로(36)에 의해 RF 전력이 인가된다. 챔버내에서 기재를 처리할 때, RF 공급원(35)은 TCP 코일(34)에 13.56 MHz의 RF 전류를 공급하고, RF 공급원(26)은 하부 전극에 400 kHz의 RF 전류를 공급한다.
도 3 및 4는 퓨리에변환 적외선분광기(FTIR)의 측정결과를 나타낸 것이다. 도 3은 필름의 증착 온도에 따른 필름의 불소함량을 나타낸 것이고, 도 4는 끓는 탈이온수 내에 필름을 1시간 동안 침지시킨 다음 FTIR에 의해 수분 흡수를 측정하여 불소첨가 필름의 내수성을 측정한 결과를 나타내는 것이다. 933/cm 근처의 Si-F 흡수피크 강도와 1092/cm 근처의 Si-O 흡수피크 강도의 비를 흡광도비 933/cm/1090/cm로 나타낸 도 3에서 볼 수 있는 바와 같이, 필름의 불소 함량이 높을수록 필름의 증착시 온도는 낮게 유지하는 것이 바람직하다. 3675/cm 근처의 Si-OH 흡수피크 강도와 1090/cm 근처의 Si-O 흡수피크 강도의 비를 흡광도비 3675/cm/1090/cm로 나타낸 도 4에서 볼 수 있는 바와 같이, 성장 필름의 온도를 높게 유지할수록 필름의 -OH 함량을 감소시키는데 유리하며, 따라서 필름의 수분에 대한 안정성도 향상된다.
이상에서는 본 발명의 원리, 바람직한 실시예 및 작동 모드에 대하여 설명하였다. 그러나, 본 발명은 논의된 특정 실시예에 국한되지 않는다. 따라서, 상술한 실시예는 한정적인 것이 아니라 예시적인 것이며, 당업자들이 상기 실시예로부터 생각해 낼 수 있는 변형예들은 하기 청구범위에 의해 정해지는 본 발명의 범주를 벗어나지 않는다.
Claims (16)
- 규소, 산소 및 불소를 함유하는 반응 기체를 공정 챔버내로 공급하고 공정 챔버내에서 플라즈마를 발생시키는 단계;기재 지지체 상에 기재를 지지시키는 단계; 및필름의 온도를 300℃ 이상으로 유지하면서 기재를 플라즈마와 접촉시켜 불소함유 SiOx필름을 성장시키는 단계;를 포함하는 내수성 불소함유 SiOx필름의 제조방법.
- 제1항에 있어서, 상기 기체가 SiF4및 SiH4기체를 포함하는 것을 특징으로 하는 방법.
- 제2항에 있어서, 상기 SiF4및 SiH4기체를 SiH4(SiH4+SiF4) 비가 0.5이하가 되도록 공정챔버내로 공급하는 것을 특징으로 하는 방법.
- 제3항에 있어서, 상기 필름의 온도가 SiH4(SiH4+SiF4) 비의 함수에 의해 조절되는 것을 특징으로 하는 방법.
- 제4항에 있어서, 성장 단계에서 필름의 온도를 360℃ 이상, SiH4(SiH4+SiF4) 비를 0.4 이하로 유지하는 것을 특징으로 하는 방법.
- 제4항에 있어서, 성장 단계에서 필름의 온도를 320℃ 이상, SiH4(SiH4+SiF4) 비를 0.3 이하로 유지하는 것을 특징으로 하는 방법.
- 제1항에 있어서, 상기 규소 함유 기체가 거의 SiF4로 구성되는 것을 특징으로 하는 방법.
- 제1항에 있어서, 상기 규소 함유 기체가 SiF4로 구성되는 것을 특징으로 하는 방법.
- 제1항에 있어서, 상기 필름의 불소함량이 2 내지 12 원자%인 것을 특징으로 하는 방법.
- 제1항에 있어서, 상기 방법이, SiOx필름을 기재의 전도성 라인 사이의 갭에 증착시키는 갭충진 공정 방식으로 이루어지고, 상기 기체는 갭 충진을 도와주기에 충분한 양의 아르곤을 포함하는 것을 특징으로 하는 방법.
- 제1항에 있어서, 상기 플라즈마가 고밀도 플라즈마인 것을 특징으로 하는 방법.
- 제11항에 있어서, ECR 반응기의 공정 챔버내에서 실시되는 것을 특징으로 하는 방법.
- 제11항에 있어서, TCP 또는 ICP 반응기의 공정 챔버내에서 실시되는 것을 특징으로 하는 방법.
