Abstract
본 개시에 따른 광전 변환 소자 및 수광 센서는 기판, 제1 밴드갭을 갖는 제1 이차원 물질로 형성되는 제1 활성층, 제1 밴드갭과 겹치지 않는 제2 밴드갭을 갖는 제2 이차원 물질로 형성되며 상기 제1 활성층 상에 마련되는 제2 활성층을 포함하는 격자 스택이 기판 상에 반복적으로 적층되는 구조를 가질 수 있다. 이러한 광전 변환 소자 및 수광 센서는 제1활성층 및 제2 활성층의 소재, 두께, 그리고 적층 횟수에 따라 유효 밴드갭을 조절할 수 있다.
Description
본 개시는 광전 변환 소자, 광 센서에 관한 것이다.
대상을 촬영하여 전기적 신호로 변환하는 이미지 센서는 디지털 카메라, 휴대전화용 카메라 및 휴대용 캠코더와 같은 일반 소비자용 전자기기뿐만 아니라, 자동차, 보안장치 및 로봇에 장착되는 카메라에도 사용된다. 이러한 이미지 센서는 실리콘 소재의 CMOS 이미지 센서가 일반적으로 통상의 반도체 공정으로 제작이 가능하여 공정성과 신뢰성이 우수한 이점이 있다. 다만, 최근의 IR 영역을 이용한 바이오 헬스, 안면 인식, 지문 인식, 보안 인식 및 보안 기술과 관련하여 IR 영역을 인식하지 못하는 실리콘 소재의 CMOS 이미지 센서 기술의 한계점이 나타나고 있다. 예를 들어, Si 기반 이미지 센서는 NIR 영역에서 양자 효율이 30% 미만이다. 이는 가시광 영역 대비 50% 미만의 저조도 감도를 가지는 것이다.
이에 적외선 영역을 비롯하여 다양한 파장 영역의 광을 높은 감도로 수광할 수 있는 수광 소자의 연구가 진행되고 있다.
본 개시는 광전 변환 소자, 광 센서에 관한 것을 제공하고자 한다.
일 실시예에 따른 광전 변환 소자는,
기판; 제1 밴드갭을 갖는 제1 이차원 물질로 형성되는 제1 활성층, 상기 제1 밴드갭과 겹치지 않는 제2 밴드갭을 갖는 제2 이차원 물질로 형성되며 상기 제1 활성층 상에 마련되는 제2 활성층을 포함하는 격자 스택;을 포함하고, 상기 격자 스택은 상기 기판 상에 반복적으로 적층되어 유효 밴드갭을 형성한다.
상기 격자 스택은 멀티 퀀텀 웰(MQW) 구조를 형성할 수 있다.
상기 제1 활성층의 두께에 따라 상기 유효 밴드갭이 조절될 수 있다.
상기 제2 활성층의 두께에 따라 상기 유효 밴드갭이 조절될 수 있다.
상기 제1 활성층과 제2 활성층의 두께는 서로 상이할 수 있다.
상기 제1 활성층의 두께 및 제2 활성층의 두께는 1.0nm 내지 3.5nm 에서 결정될 수 있다.
상기 제1 이차원 물질 및 제2 이차원 물질의 종류에 따라 상기 유효 밴드갭이 조절될 수 있다.
상기 제1 이차원 물질 및 제2 이차원 물질은 4족, 5족 및 6족 TMD(Transition Metal Dichalcogenide) 계열 물질 중 어느 하나로 형성될 수 있다.

도 1은 일 실시예에 따른 광전 변환 소자(100)를 개략적으로 나타내는 단면도이다. 도 1을 참조하면, 광전 변환 소자(100)는 기판(SUB)과 제1 활성층(AL1; first Active layer)과 제2 활성층(AL2; second Active layer)를 포함하는 복수의 격자스택(ST1, ST2, ST3, …, STn-1, STn;lattice stack)을 포함할 수 있다.
기판(SUB)은 복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn)을 지지할 수 있다. 예를 들어, 기판(SUB)은 실리콘 기판이거나 사파이어 기판일 수 있다. 예를 들어, 기판(SUB)은 SiC, MgAl2O4, MgO, LiAlO2, LiGaO2, GaN 소재로 형성될 수 있으며 특정 실시예에 한정되지 않는다.
복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn) 각각은 제1 활성층(AL1)과 제2 활성층(AL2)을 포함할 수 있다. 이하 설명의 편의를 위해 제1 격자스택(ST1)을 기준으로 설명하되, 이는 복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn)에 공통으로 적용된다.
제1 격자스택(ST1)은 서로 접하는 제1 활성층(AL1)과 제2 활성층(AL2)을 포함할 수 있다. 제1 활성층(AL1)과 제2 활성층(AL2)은 서로 다른 소재의 물질로 형성되어 이종접합 구조를 형성할 수 있다. 제1 활성층(AL1)은 제1 밴드갭을 가지는 제1 이차원 물질로 형성되고, 제2 활성층(AL2)은 제2 밴드갭을 가지는 제2 이차원 물질로 형성될 수 있다. 제1 밴드갭과 제2 밴드갭은 서로 겹치지 않을 수 있다. 제1 활성층(AL1)과 제2 활성층(AL2)은 서로 이종 접합함으로써 유효 밴드갭을 형성할 수 있다.
제1 활성층(AL1)은 제1 이차원 물질로 형성될 수 있다. 예를 들어, 제1 이차원 물질은 4족, 5족, 6족 TMD(Transition Metal Dichalgogenide) 계열 물질로 선택될 수 있다. 예를 들어, 제1 이차원 물질은 MoS2, MoSe2, MoTe2, WS2, WSe2, WTe2, ZrS2, ZrSe2, HfS2, HfSe2, SnS2, SnSe2, VSe2, VTe2, VS2, VSe2, VTe2, NBS2, NBSe2, NBTe2, TaS2, TaSe2, TaTe2, TiS2, TiSe2, HiTe2, HfTe2, MoTe2, WTe2 을 포함할 수 있다. 또한 제1 이차원 물질은 페로브스카이트(peroveskite), 메탈 할라이드(metal halide), 흑연질 탄소(graphitic carbon), 그래핀(graphene) 중 어느 하나를 포함할 수 있다.

제1 이차원 물질과 제2 이차원 물질을 4족, 5족, 6족 TMD 계열 물질로 선택하여 이종접합한 격자 스택은 유효 밴드갭의 조절이 용이하고 공정성이 높다. 특히, 이러한 이종접합 구조를 이용한 광전 변환 소자는 IR 영역까지 측정이 가능하며 격자 스택의 두께로도 유효 밴드갭을 조절할 수 있어 설계 및 공정이 용이하다. 이와 달리, 단일 이차원 물질만으로 형성한 광전 변환 소자는 공정성이 낮고, 쉽게 산화가 일어나 대기 중의 안정성이 낮다. 또한 양자 점 검출기(Quantum Dot detector)를 이용한 광전 변환 소자는 공정에 적합한 반응이 요구되고, 공정률이 낮고, 리간드(ligand) 및 크기 제어가 3차원으로 이루어져 흡수율을 조절하기 어렵다. 그래핀 검출기(graphene detector)는 준 금속 물질(semi-metal material)로 형성되어 파장 영역의 조절은 용이하나, 전류 제어가 어렵고 에너지 밴드 갭의 조절이 어렵다.
이하 도 2 내지 5를 참조하여, 본 실시예에 따른 광전 변환 소자의 유효 밴드갭 형성에 대하여 기술한다.
도 2를 참조하면, 제1 활성층(AL1) 및 제2 활성층(AL2)이 접하지 않은 경우의 제1 활성층(AL1)의 제1 밴드갭 및 제2 활성층(AL2)의 제2 밴드갭이 도시된다. 제1 활성층(AL1)의 제1 밴드갭은 제1 이차원 물질의 종류 및 제1 활성층(AL1)의 두께에 의해 결정될 수 있다. 제2 활성층(AL2)의 제2 밴드갭은 제2 이차원 물질의 종류 및 제2 활성층(AL2)의 두께에 의해 결정될 수 있다.
도 3을 참조하면, 제1 활성층(AL1) 및 제2 활성층(AL2)은 이종접합하여 유효 밴드갭을 형성한다. 제1 활성층(AL1)과 제2 활성층(AL2)이 이종 접합하여 격자 스택을 형성한 경우, 격자 스택의 유효 밴드갭의 결정 요인은 제1 이차원 물질의 종류, 제2 이차원 물질의 종류, 제1 활성층(AL1)의 두께 및 제2 활성층(AL2)의 두께를 포함한다. 예를 들어, 격자 스택의 유효 밴드갭 상부의 전도대(conduction band)의 에너지 레벨 Ee 는 1/(meLB 2)에 비례한다. 격자 스택의 유효 밴드갭 하부의 Eh 는 1/(mhLA 2)에 비례한다. 여기서 LB 는 제1 활성층(AL1)과 제2 활성층(AL2) 중 더 낮은 밴드갭을 가지는 활성층의 두께를 나타낸다. LA는 제1 활성층(AL1)과 제2 활성층(AL2) 중 더 높은 밴드갭을 가지는 활성층의 두께를 나타낸다. 예를 들어, LB는 제2 활성층(AL2)의 두께이고, LA는 제1 활성층(AL1)의 두께일 수 있으나, 이에 한정되는 것은 아니다. LA와 LB는 서로 상이할 수 있다. LA와 LB는 의도하는 유효 밴드갭에 따라 다양하게 결정될 수 있다. 예를 들어, 유효 밴드갭을 IR 영역에서 형성하고자 하는 경우, LA 및 LB의 두께는 1.0 nm 내지 3.5 nm에서 결정될 수 있다.
도 4를 참조하면, 복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn)은 격자 스택이 반복적으로 적층되어 형성될 수 있다 예를 들어, 복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn)은 멀티 퀀텀 웰(Multi Quntum Well;MQW)을 형성할 수 있다. 복수의 격자스택(ST1, ST2, ST3, … ,STn-1, STn)이 반복 적층된 횟수 n에 따라서 유효 밴드갭의 폭이 조절될 수 있다. 예를 들어, 유효 밴드갭을 IR 영역에서 형성하고자 하는 경우, 격자스택의 반복 횟수는 3 내지 100 번에서 결정 될 수 있다. 예를 들어, 복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn) 중 서로 인접하는 격자 스택들끼리 파동함수 간섭(wavefunction interference)으로 인해 유효 밴드갭의 폭이 조절 될 수 있다. 예를 들어, 격자스택들이 서로 적층됨으로 인하여, 제1 활성층(AL1)들끼리 또는 제2 활성층(AL2)들끼리 파동 함수 간섭이 이루어져 유효 밴드갭의 에너지 레벨이 변경될 수 있다. 예를 들어, 제1 활성층(AL)끼리의 파동 함수 간섭으로 인하여, 유효 밴드갭의 상부 전도대의 에너지 레벨 Ee' 가 1/(meLB 2) - 2t 에 비례할 수 있다. 여기서, me는 전자 유효 질량(electron effective mass), LB는 활성층의 두께, t는 인접한 활성층을 투과하는데 소모되는 에너지를 의미한다. 도 4를 참조하면, 복수의 격자스택(ST1, ST2, ST3, … , STn-1, STn)의 상부 전도대의 에너지 레벨 Ee는 도 3에 따른 이종접합 격자스택(ST1, ST2)의 에너지 레벨 Ee 비해 더 낮을 수 있다.
도 5는 이차원 TMD 물질 및 밴드갭 에너지를 나타내는 그래프이다. 도 5를 참조하면, 4족, 5족, 6족의 이차원 TMD 물질과 그의 밴드갭 에너지가 도시된다. 예를 들어, 제1 이차원 물질과 제2 이차원 물질을 도 5에 도시된 4족, 5족, 6족 이차원 TMD 물질에서 선택할 수 있다. 예를 들어, 광전 변환 소자가 수광하고자 하는 파장에 부합하는 유효 밴드갭에 따라 적정한 이차원 TMD 물질을 선택할 수 있다.
도 6은 일 비교예에 따른 T2SL(Type 2 super lattice) 물질 및 밴드갭 에너지를 나타내는 그래프이다. 도 7은 이차원 TMD 물질의 격자 상수 및 밴드갭 에너지를 나타내는 그래프이다.
도 6을 참조하면, 일 비교예에 따른 T2SL 물질로 격자 스택을 형성하는 경우에는 공정성이 높을 수 있다. 그러나 T2SL 물질로 격자 스택을 형성하는 경우에는, 이차원 물질을 이용하는 경우와 달리, 제한적 에피택시 성장(epitaxial growth) 문제가 발생할 수 있다. 이에, 기판을 3족에서 5족으로 선택해야 하는 공정상 제한점이 발생할 수 있다. 또한, T2SL 물질은 공기에서 안정성이 낮으므로 passivation층을 이용한 패키징 작업이 요구되어 높은 비용이 발생할 수 있다. 또한, T2SL 물질의 성장에는 고가의 분자선 에피택시(MBE;Molecular beam epitaxy) 장비가 요구된다.
도 7을 참조하면, 이차원 TMD 물질로 격자 스택을 형성하는 경우 T2SL 물질을 사용하는 경우와 비교할 때 공정상의 제한사항이 적을 수 있다. 예를 들어, 이차원 TMD 물질을 포함하는 격자 스택은 다양한 종류의 기판 상에서 애피택시 성장이 가능하다. 예를 들어, 기판은 3-5족 물질뿐 아니라, Si, SiO2, Ge, 다른 2차원 물질을 포함할 수 있다. 또한 격자 스택의 형성에 있어서 웨이퍼 수준의 가공이 가능하여 공정성이 높다. 즉, 이차원 TMD 물질로 격자 스택을 형성하는 경우는 통상의 Si 공정과 호환되므로 공정 비용을 절감할 수 있다. 격자 스택 성장에 이용되는 설비도 MOCVD 설비를 이용할 수 있어 MBE보다는 저렴할 수 있다. 또한 전술한 바와 같이 이차원 TMD 물질을 이용한 격자 스택은 감지 대역의 조절이 가능하다. 예를 들어, 여러 파라메터(제1 활성층의 물질 종류 및 두께, 제2 활성층의 물질 및 두께, 격자 스택의 반복회수)를 통해 감지 대역의 용이한 조절이 가능하다. 이차원 TMD 물질을 이용하는 경우
제1 활성층(AL1)과 제2 활성층(AL2)이 이종 접합하여 격자 구조를 형성하는 경우에는 제1 활성층(AL1)과 제2 활성층(AL2)의 격자 미스매치(lattice mismatch)가 발생하지 않도록 적정한 격자 상수를 가지는 제1 이차원 물질과 제2 이차원 물질을 선택할 수 있다. 도 7에서 보듯 이차원 TMD 물질은 격자 상수의 차이가 크지 않다. 따라서 격자 스택을 형성하기 위한 제1 이차원 물질과 제2 이차원 물질은 도 7에 따른 이차원 TMD 물질에서 비교적 자유롭게 선택될 수 있다. 이는 높은 공정상의 자유도를 제공한다.
도 8은 다른 실시예에 따른 광전 변환 소자의 유효 에너지 밴드를 개략적으로 나타내는 도면이다. 본 실시예에 따른 광전 변환소자는 NIR 영역(0.75 um - 1 um) , SWIR 영역(1 um - 2.5 um) 및 MIR 영역(3 um - 5 um)을 포함하는 IR 영역을 수광하는 광전 변환 소자를 설계하는 경우의 일 예시이다. 0.2 ev 부근의 에너지 갭을 형성하기 위해 제1 활성층을 형성하는 제1 이차원 물질을 MoSe2 로 선택하고, 제2 활성층을 형성하는 제2 이차원 물질을 ZrS2 로 선택할 수 있다. 예를 들어, 제1 활성층의 두께가 2.1 nm 이고 제1 이차원 물질을 MoSe2 로 선택하고, 제2 활성층의 두께가 3.5 nm 이고 제2 이차원 물질을 ZrS2 로 선택한 광전 변환 소자는 0.296 eV의 유효 밴드갭을 가지며, 이는 MWIR 영역의 광을 수광하여 전기신호로 변환할 수 있다. 격자 스택의 반복회수는 3회 내지 100회 범위에서 설계상 필요 및 유효 밴드갭의 조절의 필요에 따라 적절하게 선택될 수 있다.
도 9는 또 다른 실시예에 따른 광전 변환 소자(110)를 개략적으로 나타내는 도면이다. 도 9를 참조하면, 일 실시예에 따른 광전 변환 소자(110)는 기판 상에 마련되는 버퍼층(BL;Buffer Layer)을 더 포함하고, 격자 스택의 상부면에 마련되는 패시베이션층(PV;Passivation layer)을 더 포함할 수 있다.
버퍼층(BL)은 격자 스택(ST1)과 유사한 특성을 가지는 전자전도층일 수 있다. 버퍼층(BL)은 격자 스택(ST1)의 홀 전도층의 에너지 레벨을 가지는 물질로 형성될 수 있다. 예를 들어 버퍼층(BL)은 이차원 TMD 물질로 형성 될 수 있다. 버퍼층(BL)은 필요에 따라 복수의 층을 조합하거나 물질 조성을 점진적으로 변환시켜 형성될 수 있다. 버퍼층(BL)은 특정 실시예에 한정되지 않으며 다양한 소재의 물질로 형성 될 수 있다.
패시베이션층(PV)은 격자 스택의 상부면에 마련되어 광전 변환 소자(110)를 외부의 물리적, 화학적 손상으로부터 보활 수 있다. 예를 들어, 패시베이션층(PV)은 격자 스택을 밀봉하여 산화를 방지할 수 있다. 패시베이션층(PV)은 산화막, PI, epoxy, Silicon elastomer 중 적어도 하나의 소재로 형성될 수 있다.
도 10은 또 다른 실시예에 따른 광전 변환 소자(120)를 개략적으로 나타내는 도면이다. 도 10을 참조하면, 일 실시예에 따른 광전 변환 소자(120)는 제1 활성층(AL1) 및 제2 활성층(AL2) 사이에 마련되는 차단층(X)을 더 포함하는 복수의 격자스택(ST1', ST2', ST3' ,,, STn-1', STn')을 포함할 수 있다.
본 실시예에 있어서 복수의 격자스택(ST1', ST2', ST3' ,,, STn-1', STn') 각각은 제1 활성층(AL1) 및 제2 활성층(AL2) 사이에 마련되는 차단층(X)을 더 포함한다. 차단층(X)은 제1 활성층(AL1)과 제2 활성층(AL2) 사이에 마련되어 암전류(dark current)를 차단하는 역할을 한다. 예를 들어, 차단층(X)은 이차원 물질로 형성될 수 있으나 이에 한정되는 것은 아니다. 예를 들어, 차단층(X)은 제1 활성층(AL1) 및 제2 활성층(AL2)보다 상대적으로 일 함수가 낮은 물질로 형성될 수 있다. 차단층(X)은 전도체 물질로 형성된, 예를 들어 금속 물질로 형성된 전도성 필름일 수 있다.
차단층(X)의 두께는 제1 활성층(AL1) 및 제2 활성층(AL2)의 두께에 따라 적정하게 결정될 수 있다. 예를 들어, 차단층(X)의 두께는 제1 활성층(AL1)의 두께보다 작을 수 있다. 예를 들어, 차단층(X)의 두께는 제2 활성층(AL2)의 두께보다 작을 수 있다.
도 11은 일 실시예에 따른 광 센서(200)를 개략적으로 나타내는 사시도이다. 광 센서(200)는 복수의 광전 변환 소자(100-1, 100-2, 100-3, 100-4, 100-5, 100-6)를 포함할 수 있다. 광 센서(200)는 도 1 내지 도 10을 참조하여 상술한 본 발명의 실시예에 따른 일체의 광전 변환 소자를 포함할 수 있다. 예를 들어, 광 센서(200)는 IR 영역의 광을 수광하는 광전 변환 소자를 복수 개 포함하여 IR 센서로 이용될 수 있다.
본 실시예에 따른 광 센서(200)는 특히 IR 영역의 광을 수광할 수 있으므로 종래의 실리콘 CMOS 이미지 센서 대비 IR 영역을 요구하는 다양한 분야에 적용될 수 있다. 예를 들어, 본 실시예에 따른 광 센서(200)는 바이오, 헬스, 얼굴 인식, 지문 인식, 홍채 인식, 야간 투시(night vision), 감도 조절 등의 응용분야에서 폭 넓게 이용될 수 있다.
지금까지, 본 발명의 이해를 돕기 위하여 광전 변환 소자, 광 센서에 대한 예시적인 실시예가 설명되고 첨부된 도면에 도시되었다. 그러나, 이러한 실시예는 단지 본 발명을 예시하기 위한 것이고 이를 제한하지 않는다는 점이 이해되어야 할 것이다. 그리고 본 발명은 도시되고 설명된 설명에 국한되지 않는다는 점이 이해되어야 할 것이다. 이는 다양한 다른 변형이 본 기술분야에서 통상의 지식을 가진 자에게 일어날 수 있기 때문이다.
