Claims (6)
- 서로 근접한 경우에 피파지체에 대한 파지력을 발생하는 복수의 척 발톱와,
상기 복수의 척 발톱을 공통의 평면 상에 보유하고, 상기 평면 상에서 이동시키는 척 보디와,
상기 복수의 척 발톱의 각각이 상기 피파지체를 파지하는 경우에 상기 복수의 척 발톱의 각각과 상기 피파지체와의 사이에 개재하는 복수의 척 플레이트를 구비하고,
상기 복수의 척 발톱의 열팽창 계수 α1, 상기 복수의 척 플레이트의 열팽창 계수 α2, 및 상기 피파지체의 열팽창 계수 αw의 사이에 아래와 같은 식 1에 나타내는 관계를 가지고,
αw<α1<α2 (식 1)
상기 피파지체의 외경을 Dw로 한 경우에 상기 척 플레이트의 두께 d0가 아래와 같은 식 3을 만족하는 파지 기구.
d0≤{Dw(αw-α1)}/{2(α1-α2)} (식 3) - 제1항에 있어서,
상기 식 1의 관계는, 0℃ 이상, 또한, 250℃ 이하의 온도 범위에서 만족되는 것을 특징으로 하는 파지 기구. - 제1항에 있어서,
상기 척 보디는, 상기 복수의 척 발톱에 구동력을 전하여 상기 평면 상을 이동시키는 스크롤을 가지는 파지 기구. - 제1항에 있어서,
상기 척 보디가 열팽창 계수 α0을 가지는 경우에 아래와 같은 식 2에 나타내는 관계가 성립하는 파지 기구.
α0≤α1 (식 2) - 제1항에 있어서,
상기 열팽창 계수 α1이, 0.5×10-6/K 이상, 또한, 19.0×10-6/K 이하이며,
상기 열팽창 계수 α2가, 16.0×10-6/K 이상, 또한, 24.0×10-6/K 이하인 파지 기구.
