Abstract
본 발명은 p-도핑된 실리콘층, 특히 액체 실란-함유 제제로부터 생산되는 실리콘층을 제조하기 위한 방법에 관한 것이다. 본 발명은 또한 p-도핑된 실리콘층으로 코팅된 기판에 관한 것이다. 본 발명은 추가로 실리콘층의 p-도핑을 위한 붕소 화합물을 기재로 하는 특정 도판트의 용도에 관한 것이다.
Description
본 발명은 p-도핑된 실리콘층, 특히 액체 실란-함유 제제로부터 생산되는 p-도핑된 실리콘층을 제조하기 위한 방법에 관한 것이다. 본 발명은 추가로 p-도핑된 실리콘층으로 코팅된 기판에 관한 것이다. 본 발명은 추가로 실리콘층의 p-도핑을 위한 붕소 화합물을 기재로 하는 특정한 도판트의 용도에 관한 것이다.
실리콘층의 합성은 반도체 산업, 특히 전자 또는 광전자 성분 층의 생산, 예를 들면 태양 전지, 포토다이오드 및 트랜지스터에서의 사용을 위해 매우 중요하다.
태양 전지의 생산은 상이한 도핑의 반도체 층을 필요로 한다. 적합한 기판 상에 하나 이상의 실리콘층을 침착시킴으로써, 태양 전지 역할을 하는 하나 이상의 p-n 접합 또는 pin 또는 nip 접합을 생산하는 것이 가능하다. 상기 침착은 얇은 층을 위해 적합한 적용 장치, 예를 들면 롤투롤 코터(roll to roll coater)에 의하여 수행된다. 형성된 층은 보통 미세결정, 나노결정 및 무정형 구조의 혼합물을 취하도록 적합한 열처리에 의하여 안정화된다. 명백하게 언급되어 있지 않으면, 정확한 구분 및 정의는 대부분의 경우에 손쉽게 가능하지 않거나 달성된 결과를 위해 그다지 중요치 않기 때문에 모든 미세결정, 나노결정 및/또는 무정형 층은 일반적으로 본원에서 "변환된 Si 층"으로 언급될 것이다.
다양한 방법을 통해 p-도핑된 실리콘층을 생산하는 것이 원칙적으로 가능하다. 그러나, 이들 중 CVD 기술은 고진공하에서 실시해야 하는 불리한 점을 갖는다. 기체 상 침착을 기초한 방법은 i) 열 반응 체제의 경우에 매우 높은 온도의 사용 또는 ii) 전구체의 분해를 위해 필요한 전자기 복사선 형태의 에너지의 도입의 경우에 높은 에너지 밀도를 필요로 하는 추가 불리한 점을 갖는다. 두 경우 모두, 제어되고 균일한 방식으로 전구체를 분해하기 위해 필요한 에너지를 도입하기 위해서는 단지 매우 높은 수준의 장치 복잡성으로만 가능하다. p-도핑된 실리콘층 생산을 위한 다른 방법이 또한 불리하므로, 이에 따라 p-도핑된 실리콘층은 바람직하게는 액체상으로부터의 침착을 통해 형성된다.
p-도핑된 실리콘층 생산을 위한 상기 액체 상 공정에서, 액체 반응물질, 또는 고체 또는 액체 반응물질을 함유하는 용액, 도판트 및 임의로는 추가 첨가제가 코팅될 기판에 적용되고 이어서 열에 의해 및/또는 전자기 복사선에 의해 p-도핑된 실리콘층으로 변환된다.
바람직하게 사용될 수 있는 반응물질은 하이드리도실란, 및 도판트로서 붕소 화합물이다. 하이드리도실란은 본질적으로 실리콘 및 수소 원자로 이루어지며, 변환시 반응하여 침착된 실리콘 및 기체 수소를 발생시키는 장점을 갖는다. 침착된 실리콘은 전자 특성을 위하여 이로운 수소 잔류물을 여전히 함유할 수 있다. 붕소 화합물은 본질적으로 붕소 원자 및 하이드로카빌 라디칼 또는 수소 원자로 이루어진다.
종래 기술은 특히 주족 III 원소 화합물의 첨가에 의한 액체 H-실란으로부터 또는 SiaXbYc 유형의 헤테로원자 함유 고리형 실란 화합물으로부터 p-도핑된 실리콘층을 생산하기 위한 액체상 방법을 포함한다.
US 제5,866,471 A호에는 특히, 도판트의 존재 하에 열에 의해 분해되어 n형 또는 p형 반도체 필름을 제공할 수 있는 선형 또는 고리형 하이드리도실란 및 실릴기-치환된 선형 또는 고리형 하이드리도실란의 용도에 대해 기재되어 있다. 언급된 물질은 실온에서 고체이며 유기 용매에서 용해되며, 바람직하게는 중합도가 3 내지 10000, 바람직하게는 5 내지 30이다. 이들은 추가로 바람직하게는 200 내지 700℃에서 열에 의해 분해되며, 경화 시간은 10 분 내지 10 시간이다.
EP 제1 085 579 A1호에는 실란 함유 액체 조성물이 사용되고 열, 빛 및/또는 레이저 처리에 의해 변환되는 태양 전지의 제조 방법이 기재되어 있다. 액체 코팅 조성물은 용매 및 화학식 SinXm (식 중, X = H, Hal, n≥5, m = n, 2n-n, 2n)의 고리형 실리콘 화합물 및/또는 화학식 SiaXbYc (식 중, X = H, Hal, Y = B, P, a≥3, c = 1 내지 a, 및 b = a 내지 2a+c+2)의 개질된 실란 화합물을 함유할 수 있다. 액체 조성물의 p-도핑된 Si 층 또는 다른 층으로의 변환은 건조 단계를 잇는 변환 단계에 의하여 수행될 수 있다. 상술된 전형적인 건조 온도는 100 내지 200℃의 범위이다. 여기서도 마찬가지로, 실리콘층으로의 유의한 변환은 단지 300℃에서 발생하고, 무정형층은 300℃ 내지 550℃의 범위에서 발생하며, 다결정층은 550℃에서 발생한다.
EP 제1 357 154 A1호에는 광중합성 실란에의 UV 복사선의 조사에 의해 제조가능한 폴리실란을 함유하는 "고차 실란" 조성물이 기재되어 있다. 광중합성 실란은 일반 화학식 SinXm (식 중, n≥3, m≥4, X = H, Hal)의 실란일 수 있고, 예로서 상술된 화합물은 빛에 대한 반응성이 극히 높고 효율적으로 광중합되는 화학식 SinX2n의 고리형 실란, 화학식 SinH2n -2의 이중고리형 또는 다중고리형 구조물 및 분자내에 고리형 구조가 있는 다른 실란이다. "고차 실란"의 조성물은 열 분해 또는 광 분해에 의해 기판 상에서 실리콘 필름으로 변환될 수 있다. 이 경우에 있어서, 주족 III 또는 V 원소 화합물이 중합 전 또는 이후에 사용된다. 본 목적을 위하여, 습윤 필름이 열 (보통 100 내지 200℃)에 의해 건조되며 이어 열 및/또는 빛에 의해 변환된다. 무정형의 필름은 550˚미만의 온도에서 열 처리에 의해 얻을 수 있고, 더 높은 온도에서는 다결정 필름이 발생한다. 실시예에는 10 분의 변환 시간 (350℃, 400℃, 500℃)과, PH3, P4, B5H9, B10H14의 도판트 물질이 보고되어 있다. 여기서 불리한 점은 안정한 클러스터로 인한 긴 변환 시간 및 그의 유독성이다. 붕소 원자 클러스터의 높은 안정성은 붕소의 균질 분포를 복잡하게 하며, 이에 따라 상대적으로 많은 붕소 첨가가 필요하다 (붕소 10 원자%).
EP 제1640342 A1호에는 GPC에 의한 평균 분자량이 800 내지 5000 g/mol인 폴리실란을 함유하는 "고차 실란"의 조성물이 기재되어 있다. 이 조성물은 주족 3 또는 5의 원소를 또한 함유할 수 있다. 실시예에서는, 사이클로펜타실란에 데카보란이 조사된다. 필름은 400℃에서 30분 동안 및 이어 800℃에서 5분 동안 경화된다. 여기서 불리한 점은 안정한 클러스터로 인한 긴 변환 시간 및 그의 유독성이다. 붕소 원자 클러스터의 높은 안정성은 붕소의 균질 분포를 복잡하게 한다.
US 제2008022897 A1호에는 폭넓게 다양한 상이한 도판트의 용도에 대해 기재되어 있다. 청구범위에는 단지 조성물이 기재되어 있으며, n형 또는 p형의 Si 층을 발생시키는 방법에 대해선 기재되어 있지 않다. 청구항 1에는 n이 3 내지 20인 SinH2n+2 및 R이 독립적으로 H, 알킬 등일 수 있는 BR3의 조성물이 기재되어 있다.
JP 제2002100576 A1호에는 도판트로서의 BH3 술피드 착체의 용도에 대해 기재되어 있다. 착체 및 하이드리도실란은 열분해되어 적합한 증기상의 불활성 유기 매질에 의하여 기판 상에 공-침착된다. 실시예에는 400℃의 침착 온도와 적어도 20 분의 변환 시간이 보고되어 있다.
그러나, 기재한 이들 모든 방법의 공통 인자는 Si 층에서 사용된 화학적으로 매우 안정한 도판트를 활성화시키기 위해 매우 긴 경화 시간이 필요하다는 것이다.
그러므로 본 발명의 목적은 종래 기술의 상기 불리한 점을 회피하는 p-도핑된 실리콘층의 제조 방법을 제공하는 것이다. 보다 특히, 방법은 액체 실란 제제의 침착을 기초로 해야 한다. 또한, 사용되는 제제가 안정하며 기판을 효율적으로 습윤시키며, 균질한 도핑 분포의 균질 p-도핑된 실리콘층을 유발하는, p-도핑된 실리콘층을 제조하기 위한 액체 상 방법이 제공되어야 한다. 또한, 양호한 전도도의 p-도핑된 aSi 층을 제조할 수 있으면 특히 유리할 것이다.
상기한 목적은 본 발명에 따라,
a) 기판을 제공하는 단계,
b) 적어도 하나의 실리콘 화합물 및, 도판트로서, 수소붕소화제 (hydroborating agent)의 군으로부터의 적어도 하나의 화합물을 함유하는 제제를 제공하는 단계,
c) 기판에 제제를 적용하는 단계,
d) 코팅된 기판을 조사 및/또는 열처리하여 주로 실리콘으로 이루어진 p-도핑된 층을 형성하는 단계
를 포함하는, 기판 상에 배열된 적어도 하나의 p-도핑된 실리콘층을 제조하는 방법에 의해 달성된다.
본 발명의 맥락에서, 수소붕소화제는, 디보란을 제외한, 적어도 하나의 붕소-수소 결합을 갖는 붕소 화합물을 의미하는 것으로 해석된다. 디보란은 그의 기체 상태가 불리하므로 본 발명의 맥락에서 적합한 수소붕소화제로부터 제외된다. 또한, 수소붕소화제로서의 디보란과의 반응은 매우 천천히 진행한다. 수소붕소화제는 바람직하게는 액체 또는 고체이다.
본 발명에 따른 방법에서 바람직하게 사용되는 수소붕소화제의 군으로부터의 화합물은 a) THF, R이 H, 알킬, 아릴인 NR3 및 R'가 H, 알킬, 아릴인 SR'2로 이루어진 군으로부터 선택된 착화제와의 BH3 착체 또는 b) 고리형 디엔과 a)에서 정의된 BH3 착체의 반응에 의해 제조가능한, x가 1 내지 4이고 n이 3 내지 10인 BxCxnH2xn -x 유형의 화합물로부터 선택된다.
a) 및 b) 군으로부터의 화합물 BH3*THF, BH3*SMe2, BH3*NMe3 또는 9-보라바이사이클로노난 (9-BBN), 7-보라바이사이클로헵탄 및/또는 11-보라바이사이클로운데칸이 특히 바람직하다. 매우 특히 바람직한 수소붕소화제는 BH3*THF, BH3*NMe3 및 9-보라바이사이클로노난 (9-BBN)이다.
"적어도 1종의 실리콘 화합물 및 수소붕소화제의 군으로부터 적어도 1종의 화합물을 함유하는" 제제는 본 발명의 맥락에서 적어도 1종의 실리콘 화합물 및 상기한 수소붕소화제의 군으로부터의 적어도 1종의 화합물로 이루어진 조성물 또는 적어도 1종의 실리콘 화합물 및 수소붕소화제의 군으로부터의 적어도 1종의 화합물로부터 제조가능한, 특히 상기한 수소붕소화제의 군으로부터의 적어도 1종의 화합물과 적어도 1종의 실리콘 화합물의 반응 생성물인 조성물을 의미하는 것으로 해석된다.
a) 및 b) 하에 상기한 도판트 부류는 추후의 하이드록실화에서 해당 안티-마르코프니코프 생성물 (anti-Markovnikov product)을 얻기 위해서 유기 합성 화학에서 특히 알켄의 수소붕소화를 위해 현재까지 사용되고 있다. 그러므로 본 화합물 부류가 광전자 성분을 위한 Si 층 도핑을 위해 사용될 수 있다는 것은 특히 놀라운 것이다. 이들은 시판되고 있으며 저장 안정성이다. 대부분의 경우에 이들은 무독성이며 Si 층에서 도판트 원자의 균질 분포를 복잡하게 하는 클러스터 형성을 나타내지 않는다.
본 발명에 따른 방법은 몇몇의 유리한 점을 갖는다. 예를 들어, 단계 d)에서 도핑된 p 층을 더 짧은 시간에 얻을 수 있다. 이는 도핑 원소가 종래 기술에서 사용되는 화합물로부터보다 손쉽게 방출되기 때문일 수 있다. 도핑 원소가 방출될 때 형성되는 라디칼은 또한 안정하며 손쉽게 증발될 수 있다. 추가 유리한 점은 무독성이며 판매되고 있는 물질이 사용될 수 있다는 것이다.
놀랍게도, 게다가 이러한 새로운 도판트 부류를 사용함으로써, 매우 양호한 전도도의 p-도핑된 실리콘층이 이용가능해진다.
본 발명에 따른 방법에서 바람직하게 사용되는 실리콘 화합물은, 바람직하게는 n이 3 내지 20인 일반 화학식 SinH2n +2 또는 SinH2n의 실리콘-수소 화합물, 실리콘 할로겐화물, 실리콘 오르가닐, n이 8 내지 100이며 R이 H, 할로겐, 오르가닐인 올리고머 실리콘 화합물 SinR2n +2 또는 SinR2n 또는 이러한 실리콘 화합물의 임의의 혼합물이며, 여기서 상기 R은 독립적으로 선택될 수 있다. 또한, 상기한 화합물, 특히 n이 3 내지 20인 일반 화학식 SinH2n +2 또는 SinH2n의 실리콘-수소 화합물은 단계 b)에서 사용되기 전에, 부분적으로 또는 완전히 올리고머화되어, 330 g/mol 내지 10000 g/mol, 바람직하게는 400 g/mol 내지 3000 g/mol, 보다 바람직하게는 500 g/mol 내지 1000 g/mol의 몰 질량을 나타내는 것이 가능하다. 조사 또는 열 처리에 의해서 부분적으로 또는 완전히 올리고머화될 수 있다.
실리콘-수소 화합물, 즉 실란 및 올리고- 또는 폴리실란을 사용하는 것이 특히 바람직하며, 이는 이들이 SiH4의 화학 합성 또는 촉매 융합에 의해 얻을 수 있고 화합물의 몰 질량을 기준으로 높은 실리콘 함유량을 갖기 때문이다. 본 발명에 따른 방법을 위해 특히 적합한 실란은 n이 3 내지 10, 바람직하게는 n이 4 내지 8인 일반 화학식 SinH2n +2, 또는 n이 4 내지 8, 바람직하게는 n이 5 및 6인 SinH2n의 실란이다.
n이 8 내지 100이고 R이 H인 올리고머 실리콘 화합물 SinR2n +2 또는 SinR2n은 예를 들면, n이 3 내지 20인 일반 화학식 SinH2n +2 또는 SinH2n의 1종 이상의 실리콘 화합물의 올리고머화에 의해 제조될 수 있다. 각 경우에 n이 8 내지 100이며 R이 할로겐인 올리고머 실리콘 화합물 SinR2n +2 또는 SinR2n은 예를 들면, 1종 이상의 실리콘 할로겐화물의 올리고머화에 의해 제조될 수 있다. 마지막으로, 각 경우에 n이 8 내지 100이고 R이 오르가닐인 올리고머 실리콘 화합물 SinR2n +2 또는 SinR2n은 1종 이상의 실리콘 오르가닐의 올리고머화에 의해 제조될 수 있다. 모든 경우에, 각 상기한 R은 독립적으로 선택될 수 있다.
본 발명에 따른 방법의 한 변형에서, 실리콘-함유 제제는 n이 3 내지 10, 바람직하게는 n이 4 내지 8인 일반 화학식 SinH2n +2 또는 n이 4 내지 8, 바람직하게는 n이 5 및 6인 SinH2n의 적어도 1종의 고차 실란을 함유하는 혼합물의 올리고머화 및/또는 중합에 의해 제조될 수 있다. UV 조사 또는 열처리에 의한 올리고머화를 위해서 n≥3인 상기한 화학식의 고차 실란이 사용된다. 이렇게 하여, 목적하는 보다 높은 점도의 올리고-/폴리실란 함유 액체 혼합물이 낮은 점도의 혼합물로부터 단일 단계로 제조될 수 있다.
본 발명에 따른 방법의 추가 변형에서, 실리콘-함유 제제는 에너지 공정, 예를 들면 UV 조사, 열 처리 (코-올리고머화)에 의한 적어도 1종의 실리콘 화합물 및 수소붕소화제의 군으로부터의 적어도 1종의 도판트를 함유하는 혼합물의 올리고머화 및/또는 중합에 의해 제조될 수 있다. 따라서, 수소붕소화제의 군으로부터의 화합물은 해당 실리콘 화합물의 임의의 올리고머화 및/또는 중합 이전 또는 이후 또는 달리 도중에 첨가될 수 있다.
본 발명에 따른 방법에서 사용되는 실리콘-함유 제제는 보통 액체 제제이다. 이는 상기한 실리콘 화합물, 임의로는 용매와의 혼합물로 이루어진다. 바람직하게 사용가능한 용매는 (임의로는 부분적으로 또는 완전히 할로겐화된) 탄소 원자 수가 1 내지 12인 선형, 분지형 또는 고리형 포화, 불포화 또는 방향족 탄화수소, 알콜, 에테르, 카르복실산, 에스테르, 니트릴, 아민, 아미드, 술폭시드 및 물로 이루어진 군으로부터의 용매이다. 특히 n-펜탄, n-헥산, n-헵탄, n-옥탄, n-데칸, 도데칸, 사이클로헥산, 사이클로옥탄, 사이클로데칸, 디사이클로펜탄, 벤젠, 톨루엔, m-크실렌, p-크실렌, 메시틸렌, 인단, 인덴, 테트라하이드로나프탈렌, 데카하이드로나프탈렌, 디에틸 에테르, 디프로필 에테르, 에틸렌 글리콜 디메틸 에테르, 에틸렌 글리콜 디에틸 에테르, 에틸렌 글리콜 메틸 에틸 에테르, 디에틸렌 글리콜 디메틸 에테르, 디에틸렌 글리콜 디에틸 에테르, 디에틸렌 글리콜 메틸 에틸 에테르, 테트라하이드로푸란, p-디옥산, 아세토니트릴, 디메틸포름아미드, 디메틸 술폭시드, 디클로로메탄 및 클로로포름이 바람직하다.
특히 양호한 사용성의 용매는 탄화수소 n-펜탄, n-헥산, n-헵탄, n-옥탄, n-데칸, 도데칸, 사이클로헥산, 사이클로옥탄, 사이클로데칸, 벤젠, 톨루엔, m-크실렌, p-크실렌, 메시틸렌, 인단 및 인덴이다.
적절하다면, 추가 용매(들), 추가 도판트(들) 및/또는 추가 보조제(들)가 추가로 첨가될 수 있다. 이 경우에 있어서, 이러한 추가 작용제 또는 물질은 실제로 올리고머화 및/또는 중합 이전에 또는 단지 그 후에 혼합물에 각각 독립적으로 첨가될 수 있다. 또한 이 경우에 있어서, 올리고머화 및/또는 중합은 조사 또는 열 처리에 의해 부분적으로 또는 전적으로 수행될 수 있으며, 330 g/mol 내지 10000 g/mol, 바람직하게는 400 g/mol 내지 3000 g/mol, 보다 바람직하게는 500 g/mol 내지 1000 g/mol의 몰 질량에 도달하는 것이 가능하다. 전체 제제를 기준으로 한 용매의 비율은 5 중량% 내지 99 중량%, 바람직하게는 25 중량% 내지 85 중량%, 보다 바람직하게는 50 중량% 내지 85 중량%일 수 있다.
기판은 공지된 방식으로 실리콘-함유 제제로 코팅될 수 있다. 인쇄 또는 코팅 방법 (특히 플렉소그래픽/그라비어 인쇄, 잉크젯 인쇄, 오프셋 인쇄, 디지털 오프셋 인쇄 및 스크린 인쇄)으로부터 선택된 방법, 스프레이 방법, 회전식 코팅 방법 ("스핀-코팅"), 디핑 방법 ("딥-코팅") 및 메니스커스 코팅, 슬릿 코팅, 슬롯-다이 코팅 및 커튼 코팅으로부터 선택된 방법에 의하여 제제를 침착하는 것이 바람직하다.
코팅된 기판의 열 처리는 공지된 방식으로, 특히 O2 및 H2O를 상당히 배제시키면서 수행될 수 있다. 예를 들어, 제제로 코팅된 기판은 200 내지 1000℃, 바람직하게는 250 내지 700℃, 보다 바람직하게는 300 내지 650℃의 온도로 가열될 수 있다. 본 발명에 따라 이는 실리콘으로 주로 이루어진 적어도 부분적으로 변환된 층을 형성한다. 새로 생산된 층의 경우에, UV 램프 (예를 들면 파장 254 nm 또는 파장 180 nm)를 사용하여 가교에 의한 상류 경화를 수행하는 것이 또한 가능하다. 본 발명에 따른 방법의 바람직한 실시양태에서, 코팅된 기판은 조사 없이 열 처리로 보내진다. 원칙적으로, 열 처리는 오븐, 가열된 롤러, 열판, 적외선 복사선 또는 마이크로파 복사선 등의 사용에 의해 수행될 수 있다. 그러나, 열판으로 또는 롤-투-롤 공정에서 가열된 롤러로 열처리를 실시하는 것이 유발되는 복잡성이 낮기 때문에 특히 바람직하다.
온도의 범위는 200℃ 내지 1000℃이다. 또한, 층은 250℃ 내지 700℃, 바람직하게는 300℃ 내지 650℃의 온도에서 수소 및 질소 또는 수소 및 아르곤 (예를 들면 5/95 내지 10/90 부피 비의 H2/N2 또는 5/95 또는 10/90 부피 비의 H2/Ar)의 포밍 기체 (forming gas) 혼합물 하에서 가열에 의해 후처리될 수 있다.
코팅된 기판의 열 처리에서, 실리콘으로 주로 이루어진 적어도 부분적으로 올리고머화된 필름은 일반적으로 10 분 미만 내에, 바람직하게는 5 분 미만 내에 변환된다. 변환은 200 mbar 내지 50 bar의 압력하에서 수행할 수 있다. 변환은 바람직하게는 500 mbar 내지 10 bar의 압력에서, 가장 바람직하게는 800 mbar 내지 1300 mbar의 범위 내에서 수행한다. p-도핑된 aSi 층을 위한 온도의 범위는 250℃ 내지 700℃, 바람직하게는 300℃ 내지 650℃의 범위이다. 변환은 하나 이상의 연속적인 열 단계로 수행할 수 있다.
보다 긴 변환 시간의 결과로서, 형성하는 층은 단글링 결합 (dangling bond)이라 불리는 결함 영역을 포화시키는 수소를 더 많이 잃게 된다. 상기 결함 영역은 도판트 전하 운반체에 대한 트랩을 구성할 수 있고, 이에 따라 보다 열악한 도핑 효율을 야기한다. 종래 기술에 기재된 바와 같은 보다 긴 변환 시간은 보다 긴 코팅 라인으로 인하여 보다 높은 공정 비용을 발생시키므로 추가로 불리하다.
상기한 바와 같이, 본 발명에 따른 방법은 기판 상에서 배열된 "적어도 하나"의 실리콘층을 생산하는데 적합하다. 기판 상에서 몇몇의 해당 실리콘층을 얻기 위해, 공정 단계 (b) 내지 (d)는 1회를 초과하여 실시될 수 있다. 공정 단계를 여러 번 수행하는 경우에, 각각의 층의 특성이 의도된 목적을 위해 개별적으로 조절될 수 있도록 개개의 층은 독립적으로 구체적으로 구성될 수 있다.
본 발명에 따른 방법을 위해, 다수의 기판이 사용될 수 있다. 유리, 석영 유리, 흑연, 금속, 실리콘으로 이루어진 또는 열-호환성 운반체 상의 실리콘, 산화인듐주석, ZnO:F 또는 SnO2:F 층으로 이루어진 기판이 바람직하다.
바람직한 금속은 알루미늄, 스테인리스강, Cr 강, 티타늄, 크롬 또는 몰리브덴이다. 또한, 중합체 필름, 예를 들면 PEN, PET 또는 폴리이미드 중합체 필름을 사용하는 것이 가능하다.
그러나, 사용되는 기판은 본원에 기재된 방법에 의해 이미 생산된 코팅된 기판일 수 있다.
본 발명은 또한 기판 및 p-도핑된 실리콘층을 포함하며, p-도핑이 붕소 도핑이고 붕소가 상기에서 기재된 바와 같이 수소붕소화제의 군으로부터의 화합물에 의해 도입되는 것을 특징으로 하는 코팅된 기판을 제공한다.
상기한 코팅된 기판은 바람직하게는 본원에 기재된 본 발명에 따른 방법에 의해 제조될 수 있다.
유용한 기판은 모든 상기한 재료 및 구성, 특히 전기 전도성 또는 전기 전도성 표면을 갖는 상기한 재료 및 구성을 포함한다.
본 발명은 추가로 본원에 기재된 본 발명에 따른 방법 또는 그의 변형을 사용하여 제조된 또는 제조될 수 있는 광전지 장치, 특히 태양 전지 또는 태양 전지 조합물을 제공한다.
본 발명은 또한 보다 구체적으로, 실리콘층, 구체적으로 적어도 1종의 실리콘 화합물을 함유하는 제제를 적용하고 코팅된 기판을 조사 및/또는 열 처리하여 실리콘으로 주로 이루어진 p-도핑된 층을 형성하는 단계를 포함하는 방법에 의해 제조되는 실리콘 층의 p-도핑을 위한 수소붕소화제의 군으로부터의 화합물의 용도를 포함한다.
실시예:
기록한 층의 두께는 독일 베를린 소재의 센테크 (Sentech)사의 센프로 (SENpro) 엘립소미터로 측정하였다. 상술한 전기적 측정은 키슬리(Keithley) 기구로 1 ppm 미만의 산소 농도 및 1 ppm 이하의 수분 함유량을 갖는 N2 대기 글러브 박스 내에서 수행하였다.
실시예 1: 수소붕소화제 (BH3*THF)로 p-도핑된 Si 층의 제조
1 ppm 미만의 산소 농도 및 1 ppm 이하의 수분 함유량을 갖는 N2 대기 글러브 박스 내에서, 3 ml의 사이클로펜타실란을 3 ml의 톨루엔 및 0.5 ml의 BH3*THF 착체와 혼합하였고, 열린 용기에서 150 분 동안 254 nm 파장의 UV 램프로 조사하였다. 이 과정 동안, 유동성 실란은 보다 진해졌다 (제제 1).
0.2 ml의 제제 1 및 0.9 ml의 사이클로옥탄으로 구성된 제제 2 4 방울을 2.5 cm x 2.5 cm 크기의 유리 슬라이드에 적용하였고, 스핀-코터의 도움으로 6000 rpm에서 유리 슬라이드 상에 균질하게 분포시켰다. 그 후에, 열판의 도움으로, 필름을 1 분 동안 500℃에서 가열하였다. 이로 인해 기판 상에 어둡고 본질적으로 산소가 없으며 p-도핑된 실리콘층이 형성되었다. 층의 두께는 134 nm이었다. 전도도 측정 결과, 비 암흑 저항률 (specific dark resistivity)이 2 x 10E+05 ohmcm이었다.
실시예 2: 9-보라바이사이클로노난으로 p-도핑된 Si 층의 제조
1 ppm 미만의 산소 농도 및 1 ppm 이하의 수분 함유량을 갖는 N2 대기 글러브 박스 내에서, 4 ml의 사이클로펜타실란을 4 ml의 사이클로옥탄과 혼합하였으며 열린 용기에서 254 nm 파장의 UV 램프로 160 분 동안 조사하였다. 이 과정 동안, 유동성 실란은 진해졌다 (제제 3).
0.075 ml의 제제 3, 0.141 ml의 사이클로옥탄, 0.103 ml의 톨루엔 및 0.056 ml의 사이클로펜타실란으로 구성된 제제 4 4 방울을 9 mg의 9-BBN과 혼합하였고, 2.5 cm x 2.5 cm 크기의 유리 슬라이드에 적용하였고, 스핀-코터의 도움으로 3000 rpm에서 유리 슬라이드 상에 균질하게 분포시켰다. 그 후에, 열판의 도움으로, 필름을 500℃에서 1분 동안 가열하였다. 이로 인해 어둡고 본질적으로 산소가 없으며 p-도핑된 실리콘층이 기판 상에 형성되었다. 층의 두께는 149 nm이었다. 전도도 측정 결과, 비 암흑 저항률이 약 7 x 10E+04 ohmcm이었다.
실시예 3 (비교예): 데카보란으로 p-도핑된 Si 층의 제조
1 ppm 미만의 산소 농도 및 1 ppm 이하의 수분 함유량을 갖는 N2 대기 글러브 박스 내에서, 톨루엔 중 사이클로펜타실란 1:1 혼합물 1.7 g을 0.05 g의 데카보란과 혼합하였으며 열린 용기에서 90 분 동안 254 nm 파장의 UV 램프로 조사하였다. 이 과정 동안, 유동성 실란은 진해졌다 (제제 5). 또한, 사이클로펜타실란 2.5 ml에 따로 55 분 동안 조사하였다. 이 과정 동안, 사이클로펜타실란은 올리고머화되어 점성이 있는 올리고머가 수득되었다. 상기 올리고머 0.2 ml를 0.05 ml의 제제 5 및 0.05 ml의 톨루엔과 혼합하였다 (제제 6).
4 방울의 제제 6을 2.5 cm x 2.5 cm 크기의 유리 슬라이드에 적용하였고, 스핀-코터의 도움으로 3000 rpm에서 유리 슬라이드 상에 균질하게 분포시켰다. 그 후에, 열판의 도움으로, 필름을 1 분 동안 500℃에서 가열하였다. 이로 인해 기판 상에 어둡고 본질적으로 산소가 없으며 p-도핑된 실리콘층이 형성되었다. 층의 두께는 173 nm이었다. 전도도 측정 결과, 비 암흑 저항률이 2.6 x 10E+09 ohmcm이었다.

- a) 기판을 제공하는 단계,
b) 적어도 하나의 실리콘 화합물 및, 도판트로서, 수소붕소화제 (hydroborating agent)의 군으로부터의 적어도 하나의 화합물을 함유하는 제제를 제공하는 단계,
c) 기판에 제제를 적용하는 단계,
d) 코팅된 기판을 조사 및/또는 열처리하여 실리콘을 포함하는 p-도핑된 층을 형성하는 단계

- 제2항에 있어서, 실리콘 화합물이 단계 b)에서 사용되기 전에, 부분적으로 또는 완전히 올리고머화되어, 올리고머화된 실리콘 화합물의 몰 질량이 330 g/mol 내지 10000 g/mol로 조절되는 것인 방법.
- 제1항 또는 제2항에 있어서, 실리콘-함유 제제가 용매를 포함하는 것인 방법.
- 제1항 또는 제2항에 있어서, 플렉소그래픽/그라비어 인쇄, 잉크젯 인쇄, 오프셋 인쇄, 디지털 오프셋 인쇄 및 스크린 인쇄, 스프레이 방법, 회전식 코팅 방법, 디핑 방법, 및 메니스커스 코팅, 슬릿 코팅, 슬롯-다이 코팅 및 커튼 코팅으로부터 선택되는 방법에 의하여 기판이 코팅되는 것인 방법.
- 제1항 또는 제2항에 있어서, 열처리가 200 내지 1000℃의 온도에서 실시되는 것인 방법.
- 제1항 또는 제2항에 있어서, 단계 (b) 내지 (d)가 1회를 초과하게 실시되는 것인 방법.
- 제1항 또는 제2항에 있어서, 기판이 전기 전도성 또는 전기 전도성 표면을 갖는 것인 방법.
- 기판 및 p-도핑된 실리콘층을 포함하며, p-도핑이 붕소 도핑이고 붕소가 수소붕소화제의 군으로부터의 화합물에 의해 도입되며, 상기 수소붕소화제의 군으로부터의 화합물은 a) THF, R이 H, 알킬, 아릴인 NR3 및 R'가 H, 알킬, 아릴인 SR'2로 이루어진 군으로부터 선택되는 착화제와의 BH3 착체, 또는 b) 고리형 디엔과 a)에서 정의된 BH3 착체의 반응에 의해 제조 가능한, x가 1 내지 4이고 n이 3 내지 10인 BxCxnH2xn-x 유형의 화합물로부터 선택되는 것을 특징으로 하는 코팅된 기판.
- 제9항에 있어서, 제1항 또는 제2항에 따라 제조되는 코팅된 기판.
- 제9항에 있어서, 전기 전도성 또는 전기 전도성 표면을 갖는 코팅된 기판.
- 광전지 장치를 제조하는 방법이 제1항 또는 제2항을 따르는 방법을 포함하는 광전지 장치.
- 제12항에 있어서, 태양 전지 또는 태양 전지 조합물인 광전지 장치.
- 적어도 1종의 실리콘 화합물을 함유하는 제제를 적용하는 단계, 및 코팅된 기판을 조사 및/또는 열 처리하여 실리콘을 포함하는 p-도핑된 층을 형성하는 단계를 포함하는 방법에 의해 제조되며,
a) THF, R이 H, 알킬, 아릴인 NR3 및 R'가 H, 알킬, 아릴인 SR'2로 이루어진 군으로부터 선택되는 착화제와의 BH3 착체, 또는 b) 고리형 디엔과 a)에서 정의된 BH3 착체의 반응에 의해 제조 가능한, x가 1 내지 4이고 n이 3 내지 10인 BxCxnH2xn-x 유형의 화합물로부터 선택되는 것인,
