반도체 집적 회로(IC) 산업은 빠른 성장을 경험해 왔다. IC 재료들 및 설계에 대한 기술적 진보는 IC들의 세대들을 생산해 왔다. 각 세대는 이전 세대 보다 더 작고 더욱 복잡한 회로들을 갖는다. 그러나, 이러한 진보들은 IC들의 처리 및 제조에 복잡성을 증가시켜왔다.

이후에, 도 1g에 도시된 바와 같이, 평탄화 공정이, 일부 실시예에 따라, 더미 게이트(140)의 상면이 노출될 때까지, 절연 층(240) 상에서 실행된다. 일부 실시예에 따라, 평탄화 공정은, 화학적 기계적 폴리싱 공정(chemical mechanical polishing: CMP)을 포함한다. 평탄화 공정이 실행된 이후에, 절연 층(240)은, 후속 공정 단계들을 용이하게 하기 위한, 실질적으로 평평한 표면을 갖는다.

일부 실시예에 따라, 게이트 유전체 층(250)은, 원자 층 증착(ALD), 화학적 기상 증착(CVD, 물리적 기상 증착(PVD), 스퍼터링, 도금, 다른 적당한 공정, 또는 이들의 조합과 같은, 임의의 적당한 공정에 의해, 성막된다. 일부 실시예에서, 게이트 유전체 층(250)은 어닐링될 필요가 있다.
중간 유전체 층(미도시)이, 게이트 유전체 층(250)이 형성되기 이전에, 반도체 기판(110) 위에 형성될 수 있을 것이다. 중간 유전체 층은, 실리콘 산화물, 하프늄 규산염, 실리콘 산화질화물, 또는 이들의 조합과 같은, 적당한 유전체 재료를 포함한다.

도 7a 내지 도 7d에 도시된 바와 같이, 반도체 소자 구조물(700)은, 도전 배선들(364, 366)이, 일부 실시예에 따라, 반도체 기판(110)의 활성 영역(A2) 위의 다른 접지 구조물(370a) 상으로 추가로 연장된다는 것을 제외하고, 도 4a 및 도 4b의 반도체 소자 구조물(400)과 유사하다. 일부 실시예에 따라, 도전 배선(364)이, 접지 구조물들(370, 370a)의 컨택 구조물들(322a)에 연결된다.

상기 제1 소스 영역 위의 제1 컨택 구조물로서, 상기 제1 소스 영역에 전기적으로 연결되는 것인, 제1 컨택 구조물;
상기 제1 드레인 영역 위의 제2 컨택 구조물로서, 상기 제1 드레인 영역에 전기적으로 연결되는 것인, 제2 컨택 구조물; 및
상기 제1 게이트를 상기 제1 컨택 구조물 및 상기 제2 컨택 구조물에 전기적으로 연결하는, 도전 층
을 포함하고,
상기 도전 층은 상기 제1 및 제2 컨택 구조물들의 상면들과, 그리고 상기 제1 및 제2 컨택 구조물들 각각의 측벽의 적어도 일부와 직접 접촉하는 것인, 반도체 소자 구조물. - 제 1항에 있어서,
상기 기판 내에 있으며 그리고 상기 기판의 활성 영역을 둘러싸는 절연 구조물을 더 포함하고,
상기 제1 소스 영역 및 상기 제1 드레인 영역은 상기 활성 영역 내에 있으며, 그리고 상기 제1 게이트 위의 상기 도전 층은 상기 활성 영역 또는 상기 절연 구조물 위에 있는 것인, 반도체 소자 구조물. - 제 1항에 있어서,
상기 기판 위의 제2 게이트를 더 포함하며,
상기 도전 층은, 상기 제2 게이트, 상기 제1 게이트, 상기 제1 컨택 구조물, 및 상기 제2 컨택 구조물을 가로질러 연장되며, 그리고 상기 도전 층은 상기 제2 게이트에 전기적으로 연결되는 것인, 반도체 소자 구조물. - 제 1항에 있어서,
상기 기판은 제2 소스 영역 및 제2 드레인 영역을 더 구비하며, 그리고 상기 도전 층은 상기 제1 게이트를 상기 제2 소스 영역 및 상기 제2 드레인 영역에 전기적으로 연결하는 것인, 반도체 소자 구조물. - 반도체 소자 구조물로서,
소스 영역 및 드레인 영역을 구비하는 기판;
상기 기판 위의 그리고 상기 소스 영역과 상기 드레인 영역 사이의 제1 게이트;
상기 소스 영역 위의 제1 컨택 구조물로서, 상기 소스 영역에 전기적으로 연결되는 것인, 제1 컨택 구조물;
상기 드레인 영역 위의 제2 컨택 구조물로서, 상기 드레인 영역에 전기적으로 연결되는 것인, 제2 컨택 구조물; 및
상기 제1 게이트를 상기 제1 컨택 구조물 및 상기 제2 컨택 구조물에 전기적으로 연결하는, 도전 층
을 포함하며,
상기 도전 층은 제1 폭을 구비하고, 상기 제1 게이트는 제2 폭을 구비하며, 상기 제1 컨택 구조물은 제3 폭을 구비하고, 상기 제2 컨택 구조물은 제4 폭을 구비하며, 그리고 상기 제1 폭은, 상기 제2 폭, 상기 제3 폭 및 상기 제4 폭의 합계 보다 더 크고,
상기 도전 층은 상기 제1 및 제2 컨택 구조물들의 상면들과, 그리고 상기 제1 및 제2 컨택 구조물들 각각의 측벽의 적어도 일부와 직접 접촉하는 것인, 반도체 소자 구조물. - 제 5항에 있어서
상기 제1 게이트 위의 상기 도전 층은 상기 제1 게이트의 상기 제2 폭 보다 더 큰 길이를 구비하는 것인, 반도체 소자 구조물. - 제 5항에 있어서
상기 도전 층은 제1 도전 배선 및 제2 도전 배선을 포함하고, 상기 제1 도전 배선은 상기 제1 컨택 구조물과 중첩되며 그리고 상기 제2 도전 배선은 상기 제2 컨택 구조물과 중첩되는 것인, 반도체 소자 구조물. - 반도체 소자 구조물을 형성하는 방법으로서,
기판 위에, 게이트, 제1 유전체 층, 제1 컨택 구조물, 및 제2 컨택 구조물을 형성하는 단계로서, 상기 기판은, 상기 게이트의 2개의 대향하는 측부에 소스 영역 및 드레인 영역을 구비하고, 상기 제1 컨택 구조물 및 제2 컨택 구조물은, 개별적으로 상기 소스 영역 및 상기 드레인 영역 위에 놓이며, 그리고 상기 제1 유전체 층은, 상기 게이트, 상기 제1 컨택 구조물, 및 상기 제2 컨택 구조물을 둘러싸는 것인, 기판 위에, 게이트, 제1 유전체 층, 제1 컨택 구조물, 및 제2 컨택 구조물을 형성하는 단계;
상기 제1 유전체 층 위에 제2 유전체 층을 형성하는 단계로서, 상기 제2 유전체 층은, 상기 게이트, 상기 제1 컨택 구조물, 및 상기 제2 컨택 구조물을 노출시키는 개구를 구비하는 것인, 상기 제1 유전체 층 위에 제2 유전체 층을 형성하는 단계; 및
상기 게이트를 상기 제1 컨택 구조물 및 상기 제2 컨택 구조물에 전기적으로 연결하기 위해, 상기 개구 내에 도전 층을 형성하는 단계
를 포함하고,
상기 도전 층은 상기 제1 및 제2 컨택 구조물들의 상면들과, 그리고 상기 제1 및 제2 컨택 구조물들 각각의 측벽의 적어도 일부와 직접 접촉하는 것인, 반도체 소자 구조물 형성 방법. - 제 8항에 있어서,
상기 제2 유전체 층 형성 단계는,
상기 제1 유전체 층, 상기 게이트, 상기 제1 컨택 구조물, 및 상기 제2 컨택 구조물 위에 제2 유전체 재료 층을 성막하는 단계; 및
상기 개구를 형성하기 위해 상기 제2 유전체 재료 층의 일부를 제거하는 단계
를 포함하는 것인, 반도체 소자 구조물 형성 방법. - 제 8항에 있어서,
상기 제2 유전체 층 형성 단계 이전에, 상기 게이트 및 상기 제1 유전체 층 위에 에칭 정지 층을 형성하는 단계를 더 포함하며, 그리고
상기 제2 유전체 층 형성 단계는,
상기 에칭 정지 층, 상기 제1 컨택 구조물, 및 상기 제2 컨택 구조물 위에 제2 유전체 재료 층을 성막하는 단계; 및
상기 개구를 형성하기 위해 상기 제2 유전체 재료 층의 일부 및 이 일부 아래의 상기 에칭 정지 층을 제거하는 단계
를 포함하는 것인, 반도체 소자 구조물 형성 방법.
