Abstract

Description
본 개시내용은 일반적으로 적층형 집적 회로(IC)들에 관한 것이다. 보다 구체적으로, 본 개시내용은 정전기적 방전으로부터 적층형 IC들을 실딩(shielding)하는 것에 관한 것이다.
정전기적 방전(ESD) 이벤트들은 일상 생활의 통상적인 부분이고 보다 큰 방전들 중 몇몇은 인간의 감각들에 의해 감지가능하다. 보다 작은 방전들은 방전이 발생하는 표면적에 대한 방전 세기의 비율이 매우 작기 때문에 인간의 감각들에 의해 감지되지 않은 채 지나간다.
IC들은 지난 수십 년에 걸쳐 믿을 수 없을 정도로 빠르게 축소되었다. 예를 들어, IC들 내의 트랜지스터들은 45 nm 까지 축소되었고 계속 축소될 가능성이 높다. 트랜지스터들의 크기가 축소됨에 따라, 트랜지스터들 주변의 지지 컴포넌트들 또한 일반적으로 축소된다. IC들의 축소는 표면적을 감소시킨다. 따라서, 표면적에 대한 주어진 방전 세기의 비율은 보다 작은 컴포넌트 크기들과 함께 증가하고 이러한 컴포넌트들은 보다 큰 범위의 ESD 이벤트들에 민감하게 된다.

이제 도 4를 참조하면, 절연체 보호 레이어의 보호 능력들이 기술될 것이다. 도 4는 절연 보호 레이어를 이용하여 ESD 이벤트들로부터의 손상을 방지하기 위한 예시적인 배열을 도시하는 블록 다이어그램이다. 예를 들어, 소자(40)는 소자(20)와 유사한 구성을 가진다. 층-대-층 연결(428)의 제조가 완료된 후, 산화물 레이어(430)가 소자(40) 상에 증착된다. 산화물 레이어(430)는 패턴화되지 않고(unpatterned) 물질의 연속적 레이어로 잔존한다.
절연 보호 레이어가 증착되고 소자가 제 2의 제어된 환경(예를 들어 테스트 및 조립 플랜트)으로 수송된 이후, 적층형 IC의 조립 이전에 절연 보호 레이어가 제거될 수 있다. 일 실시예에 따르면, 이러한 레이어는 습식 또는 건식 에칭과 같은 이용가능한 방법들을 이용하여 스트립될 수 있다. 다른 실시예에 따르면, 보호 레이어는 절연 보호 레이어 아래에서 층-대-층 연결들로의 접촉이 이루어질 수 있도록 패턴화될 수 있다. 절연 보호 레이어 내의 개구부들은 아래의 층-대-층 연결들을 드러내도록 에칭된다. 그 다음 금속 접촉들이 에칭된 개구부들에 증착될 수 있다. 이러한 에칭된 개구부들은 이제 보다 상세하게 기술될 것이다.

이제 도 6을 참조하면, 도전성 보호 레이어의 보호 능력이 기술된다. 도 6은 도전성 보호 레이어를 이용하여 ESD 이벤트들로부터의 손상을 방지하기 위한 예시적인 배열을 도시하는 블록 다이어그램이다. 예를 들어, 소자(60)는 소자(20)와 유사한 구성을 가진다. 이러한 예에서, 층-대-층 연결(428)은 제조되지 않는다. 대신에 보호 금속 레이어(610)가 소자(60)의 표면 상에 잔존한다. 소자(60)가 ESD 소스(62)와 접촉하게 되는 경우, 전류 흐름(63)은 전류가 ESD 소스(62)로부터 소자(60)로 흐를 수 있도록 형성된다. 보호 금속 레이어(610)는 최소 저항의 경로이고 전류 흐름(63)은 전적으로 보호 금속 레이어(610)를 통과한다. 따라서, 보호 금속 레이어(610) 하부의 컴포넌트들에 대한 손상이 감소된다.
금속 보호 레이어의 경우, 어떠한 추가적인 비용들 또는 프로시저들도 제조 공정에 부가되지 않는다. 상호접속들을 형성하도록 전형적으로 패턴화된 금속 레이어는 연속적인 금속 레이어가 다이 표면 상에 잔존하도록 패턴화되지 않은 채 남겨진다. 이러한 금속 레이어는, 다른 제조 설비에 다이가 도달할 때까지(이 시점에 레이어가 상호접속들로 패턴화됨) 보호 레이어의 역할을 한다. 절연체 보호 레이어의 경우, 추가적인 프로시저들 및 레이어들이 구현된다; 그러나, 이러한 레이어들의 추가적인 비용은 ESD 소자들을 실리콘으로 제조하지 않는 것으로부터 획득되는 절감 및 차지하는 실리콘 면적에 있어서의 절감에 의해 벌충(offset)된다.
