Claims (10)
- 발광소자에 있어서,꼭지점을 구비하도록 패터닝된 기판;상기 기판 상부에 형성된 제 1질화물 박막; 및상기 제 1질화물 박막 중 꼭지점의 상부에 해당되는 부위 상에 패터닝된 유전체막을 포함하는 것을 특징으로 하는 질화물 반도체 발광소자.
- 제 1항에 있어서, 상기 기판은 실리콘, 실리콘카바이드 및 사파이어 중 선택되는 1종 이상의 물질을 포함하는 것을 특징으로 하는 질화물 반도체 발광소자.
- 제 1항에 있어서, 상기 꼭지점을 가지는 패턴의 평면은 원형, 삼각형, 사각형 및 다각형 중 선택되는 1종의 형상을 구비하는 것을 특징으로 하는 질화물 반도체 발광소자.
- 삭제
- 제 1항에 있어서, 상기 제 1질화물 박막 중 하부에 기판에 형성된 꼭지점이 위치한 부분은 선택적으로 식각되는 것을 특징으로 하는 질화물 반도체 발광소자.
- 제 1항에 있어서, 상기 제 1질화물 박막 중 하부에 기판에 형성된 꼭지점이 위치한 부분은 하부에 위치한 꼭지점의 일부와 동시에 선택적으로 식각되는 것을 특징으로 하는 질화물 반도체 발광소자.
- 삭제
- 제 1항에 있어서, 상기 유전체막은 단일층으로 구성되는 것을 특징으로 하는 질화물 반도체 발광소자.
- 제 1항에 있어서, 상기 유전체막은 복층으로 구성되는 것을 특징으로 하는 질화물 반도체 발광소자.
