Claims (17)
- 세라믹스 부재(6)와 다른 부재(3; 3A; 3B; 3C)와의 접합체를 제조하는 방법으로서, 동을 50∼99 중량%, 알루미늄을 0.5∼20 중량%, 그리고 티타늄, 지르코늄, 하프늄, 바나듐 및 니오븀으로 이루어지는 군에서 선택된 1종 이상의 활성 금속을 0.5∼5 중량% 함유하는 납땜재를 사용하여 상기 세라믹스 부재(6)와 상기 다른 부재(3; 3A; 3B; 3C)를 납땜함으로써 상기 세라믹스 부재(6), 상기 다른 부재(3; 3A; 3B; 3C) 및 납땜재층(11)을 구비하는 접합체를 얻어, 상기 납땜재층(11)을 산화성 분위기 하에서 가열하는 것을 특징으로 하는 접합체 제조 방법.
- 제1항에 있어서, 납땜 후의 상기 납땜재층(11)을 산화성 분위기 하에서 상기 납땜재의 고상선 이하의 온도에서 가열하는 것을 특징으로 하는 접합체 제조 방법.
- 제1항 또는 제2항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르(Kovar)로 이루어지는 것을 특징으로 하는 접합체 제조 방법.
- 세라믹스 부재(6)와 다른 부재(3; 3A; 3B; 3C)와의 접합체로서, 상기 세라믹스 부재(6)와 상기 다른 부재(3; 3A; 3B; 3C)는 납땜재층(11)을 매개로 접합되어 있고, 상기 납땜재층(11)은 동을 50∼99 중량%, 알루미늄을 0.5∼20 중량%, 그리고 티타늄, 지르코늄, 하프늄, 바나듐 및 니오븀으로 이루어지는 군에서 선택된 1종 이상의 활성 금속을 0.5∼5 중량% 함유하는 납땜재로서, 산화성 분위기 하에서 가열 처리된 납땜재로 이루어지는 것을 특징으로 하는 접합체.
- 세라믹스 부재(6)와 다른 부재(3; 3A; 3B; 3C)와의 접합체로서, 상기 세라믹스 부재(6)와 상기 다른 부재(3; 3A; 3B; 3C)는 납땜재층(11)을 매개로 접합되어 있고, 상기 납땜재층(11)은 동을 50∼99 중량%, 알루미늄을 0.5∼20 중량%, 그리고 티타늄, 지르코늄, 하프늄, 바나듐 및 니오븀으로 이루어지는 군에서 선택된 1종 이상의 활성 금속을 0.5∼5 중량% 함유하는 납땜재로 이루어지며, 이 납땜재 내의 알루미늄이 상기 납땜재층(11)의 표면 측으로 확산되어 산화함으로써 상기 납땜재층(11)의 표면 측에 부동태화층이 생성되는 것을 특징으로 하는 접합체.
- 제4항에 있어서, 상기 접합체는 반도체 제조용 쳄버(2)에 부착하기 위한 접합체인 것을 특징으로 하는 접합체.
- 제6항에 있어서, 상기 납땜재층(11)은 상기 반도체 제조용 쳄버(2) 외부의 불활성 또는 산화성을 갖는 분위기(4)와, 상기 반도체 제조용 쳄버(2) 외부의 분위기(4)보다 압력이 낮은 상기 반도체 제조용 쳄버(2) 내부의 분위기(8)에 노출되는 것을 특징으로 하는 접합체.
- 반도체 제조용 쳄버(2)에 부착하기 위한 접합체로서, 이 접합체는 세라믹스 부재(6)와, 다른 부재(3; 3A; 3B; 3C)와, 이들 세라믹스 부재(6) 및 다른 부재(3; 3A; 3B; 3C)를 접합하는 납땜재층(11)을 구비하고, 이 납땜재층(11)은 상기 반도체 제조용 쳄버(2) 외부의 산화성 분위기(4)와, 이 반도체 제조용 쳄버(2) 외부의 산화성 분위기(4)보다 압력이 낮은 상기 반도체 제조용 쳄버(2) 내부의 분위기(8)에 노출되며, 또한 상기 납땜재층(11)은 동을 50∼99 중량%, 알루미늄을 0.5∼20 중량%, 그리고 티타늄, 지르코늄, 하프늄, 바나듐 및 니오븀으로 이루어지는 군에서 선택된 1종 이상의 활성 금속을 0.5∼5 중량% 함유하는 납땜재로 형성되는 것을 특징으로 하는 접합체.
- 제4항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르로 이루어지는 것을 특징으로 하는 접합체.
- 제5항에 있어서, 상기 접합체는 반도체 제조용 쳄버(2)에 부착하기 위한 접합체인 것을 특징으로 하는 접합체.
- 제10항에 있어서, 상기 납땜재층(11)은 상기 반도체 제조용 쳄버(2) 외부의 불활성 또는 산화성을 갖는 분위기(4)와, 상기 반도체 제조용 쳄버(2) 외부의 분위기(4)보다 압력이 낮은 상기 반도체 제조용 쳄버(2) 내부의 분위기(8)에 노출되는 것을 특징으로 하는 접합체.
- 제5항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르로 이루어지는 것을 특징으로 하는 접합체.
- 제6항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르로 이루어지는 것을 특징으로 하는 접합체.
- 제7항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르로 이루어지는 것을 특징으로 하는 접합체.
- 제8항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르로 이루어지는 것을 특징으로 하는 접합체.
- 제10항에 있어서, 상기 세라믹스 부재(6)는 질화 알루미늄으로 이루어지고, 상기 다른 부재(3; 3A; 3B; 3C)는 코바르로 이루어지는 것을 특징으로 하는 접합체.
