Claims (14)
- 산화막, 금속막, 산화막등이 이 순서대로 전체 2n + 1 (여기서 n은 1 또는 그 이상인 정수) 층으로 기판상에 교대로 형성된 코팅을 구비하는 저방사율막에 있어서,금속막 (A) 맞은편에 형성되고 상기 기판으로부터 보아 상기 기판으로부터 가장멀리 있는 산화막 (B)은 Zn을 포함하는 총량에 대해 1 내지 10 원자 % 까지 Si, Ti, Cr, B, Mg, Sn 및 Ga로 구성되는 군에서 선택된 적어도 하나로 도우프된 산화 아연막층을 적어도 하나 포함하는 것을 특징으로 하는 저방사율막.
- 제 1항에 있어서, 상기 산화막 (B)은 Zn을 포함하는 총량에 대해 2 내지 6 원자 % 까지 Si, Ti, Cr, B, Mg, Sn 및 Ga로 구성되는 군에서 선택된 적어도 하나로 도우프된 산화 아연막층을 적어도 하나 포함하는 것을 저방사율막.
- 제1항에 있어서, 상기 금속막 (A)은 그 주성분dl Ag인 금속막인 것을 특징으로 하는 저방사율막.
- 제1항에 있어서, 산화 아연막의 산화 아연의 결정구조는 육방정계이고 CuKα 방사선을 이용하는 X-선 회절법에서 육방정 산화 아연의 (002) 회절선의 회절각 2θ(중심위치)의 값은 33.88°이상이며 35.00°이하인 것을 특징으로 하는 저방사율막.
- 제1항에 있어서, CuKα 방사선을 이용하는 X-선 회절법에서 산화아연막의 육방정 산화 아연의 (002) 회절선의 회절각 2θ(중심위치)의 값은 34.00°이상이며 34.88°이하인 것을 특징으로 하는 저방사율막.
- 제1항에 있어서, 산화막 (B) 이외의 산화막들의 적어도 한층이 Zn을 포함하는 총량에 대해 1 내지 10 원자 % 까지 Si, Ti, Cr, B, Mg, Sn 및 Ga로 구성되는 군에서 선택된 적어도 하나로 도우프된 산화 아연막임을 특징으로하는 저방사율막.
- 제1항에 있어서, 산화막 (B)이외의 산화막들의 적어도 한층이 Zn을 포함하는 총량에 대해 2 내지 6 원자 % 까지 Si, Ti, Cr, B, Mg, Sn 및 Ga로 구성되는 군에서 선택된 적어도 하나로 도우프된 산화 아연막임을 특징으로 하는 저방사율막.
- 제3항에 있어서, 저방사율막의 X-선 회절도에서 입방정 Ag의 (111) 회절선의 적분폭(integral width) βi( °)는180λ/(dπcosθ)≤βi≤180λ/(dπcosθ) + 0.15(여기서 d(Å)는 주성분이 Ag인 막의 두께를, λ(Å)은 측정용 X선의 파장을, 그리고 θ는 브레그 각을 나타낸다)의 제1범위에 있음을 특징으로 하는 저방사율막.
- 제8항에 있어서, 적분폭 βi( °)는180λ/(dπcosθ)≤βi≤180λ/(dπcosθ) + 0.10의 제2범위에 있음을 특징으로 하는 저방사율막.
- 제8항에 있어서, 적분폭 βi( °)는180λ/(dπcosθ)≤βi≤180λ/(dπcosθ) + 0.05의 제3범위에 있음을 특징으로 하는 저방사율막.
- 제4항에 있어서, 저방사율막의 X-선 회절도에서 입방정 Ag의 (111) 회절선의 적분폭(integral width) βi( °)는180λ/(dπcosθ)≤βi≤180λ/(dπcosθ) + 0.15의 제1범위에 있음을 특징으로 하는 저방사율막.
- 제11항에 있어서, 적분폭 βi( °)는180λ/(dπcosθ)≤βi≤180λ/(dπcosθ) + 0.10의 제2범위에 있음을 특징으로 하는 저방사율막.
- 제11항에 있어서, 적분폭 βi( °)는180λ/(dπcosθ)≤βi≤180λ/(dπcosθ) + 0.05의 제3범위에 있음을 특징으로 하는 저방사율막.
- 제1항에 있어서, 산화막 (B)을 구성하는 복수개의 층중 기판으로부터 가장 멀리 있는 층은 저방사율막과 또다른 기판과의 적층을 위해 사이에 넣어진 중간 가소성막간의 접착장도를 제어하는 제어층임을 특징으로 하는 저방사율막.
