Abstract

산화실리콘막 형성방법
[발명의 상세한 설명]
본 발명은 크랙과 핀홀(pinhole)이 없고 유기용제에 불용성인 기판의 표면상에 두꺼운 실리콘막을 형성하는 방법에 관한 것이다.
일반적으로 기판 표면 상의 보호막 형성 기술은 기판을 보호하기 위해서 사용되는 기술이다. 전기, 전자 산업에 있어서, 최근의 반도체 장치의 고집적화와 다층화에 따라서 반도체 장치의 복잡성과 표면 상의 요철부(topographical variation)가 현저하게 증가되고 있다. 장치의 표면 상의 요철부를 평탄화하기 위해서 반도체 장치의 표면 상에 층간 절연층을 형성할 수 있다. 기계적 손상, 화학적 손상, 정전기적인 손상, 이온 또는 비이온 오염과 방사선 손상으로부터 반도체 장치를 보호하기 위해서, 반도체 장치의 표면 상에 패시베이션(passivation) 코팅을 형성할 수 있다.
일반적으로, 산화 실리콘 막은 반도체 장치 표면에 형성된 층간 절연층과 패시베이션 코팅으로 사용된다. 화학 기상 증착(CVD)과 열처리가 이들 산화 실리콘 막을 형성하기 위해 사용되는 방법의 일예이다. 일본 특허공개 소 60-124943 호[124,943/1985]와 소 63-144525[144,525/1988]에 있어서, 수소 실세스퀴옥산(hydrogen silsesquioxane) 수지의 막이 기판의 표면(반도체 장치) 상에 형성되고, 연속해서 수지막이 형성된 기판은 공기 중에 가열되어 산화 실리콘 막을 형성한다.
그러나, 이들 서류에서 제안된 방법은 0.6 마이크로미터(6,000 옹스트롬)보다 두꺼운 산화 실리콘 막을 형성할 수 없다. 결국, 이 방법들은 반도체 장치의 표면에 있는 요철부, 즉, 1.0 마이크로미터(10,000 옹스트롬)를 초과하는 높이 차이 또는 요철부를 완전히 평탄화하지 못한다. 그외에, 이 방법으로 산화 실리콘 막을 두껍게 생성하려고 시도하면, 산화 실리콘 막에 크랙 및 핀홀이 생성되어 반도체 장치의 신뢰성은 매우 감소하게 된다.
본 발명자들은 상기 문헌에 의해 제안된 방법으로 두꺼운 산화 실리콘 막을 제조할 수 없는 원인에 대하여 오랜 기간 연구를 거듭 했다. 그 결과 이는 산화 실리콘 생성물 내의 실리콘 원자 결합 수소의 함유량을 0% 로 하기 위해서 공기 중에서 가열하기 때문이라는 것을 발견했다. 또한 산화 실리콘 막 생성시 Si 결합 수소 함유량이 원료 수소 실세스퀴옥산 수지 내의 Si 결합 수소 함유량의 80% 를 초과하지 않을 때, 산화 실리콘 막은 반도체 장치의 표면 상의 층간 절연층 또는 패시베이션 코팅으로서 잘 수행될 수 있다는 것을 발견했다. 따라서, 본 발명은 광범위한 연구 결과로서 반도체 장치의 표면 상에 층간 절연층 또는 패시베이션 코팅층으로서 기능을 하며 또한 반도체 장치의 표면 상의 요철부를 완전히 평탄화시킬 수 있는 크랙과 핀홀이 없는 두꺼운 산화 실리콘 막을 제조할 수 있는 산화 실리콘 막 형성 방법으로 성취된다.
본 발명의 목적은 기판의 표면 상에 수소 실세스퀴옥산 수지 막을 형성한 다음에 이 수지 막이 형성된 기판을 가열함으로써 유기 용제 불용성으로 크랙 및 핀홀이 없는 두꺼운 산화 실리콘 막의 형성 방법을 제공하는 것이다.
[발명의 요약]

본 발명은 또한 반도체 장치의 표면 상에 수소 실세스퀴옥산 수지 막을 형성함으로써 반도체 장치의 표면 상에 있는 요철부를 평탄화하고, 연속해서 0 내지 20 체적% 의 산소(0 체적% 포함하지 않음)와 80 내지 100 체적% 의 불활성 가스(100 체적% 포함하지 않음)의 혼합 분위기에서 산화 실리콘 생성물 내의 실리콘 결합 수소의 함유량이, 상술한 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소의 함유량의 80% 이하로 도달할 때까지, 수지 막이 형성된 반도체 장치를 가열하므로써 수소 실세스퀴옥산 수지를 산화 실리콘 세라믹으로 변환하는 것을 특징으로 한다.
[발명의 상세한 설명]
본 발명의 방법은 두껍고, 크랙과 핀홀이 없고, 유기 용제에 불용성인 산화 실리콘 막의 형성 방법을 제공하는 것이다. 이 공정은 기판의 표면 상에 수소 실세스퀴옥산 수지 막을 형성하는 단계와, 산화 실리콘 세라믹으로 변화하도록 수소 실세스퀴옥산 수지를 가열하는 단계를 포함한다.
기판 표면을 코팅하기 위해 본 발명에 의해 사용된 수소 실세스퀴옥산 수지는 하기 식을 가지는 화합물이다.

여기서 n은 정수이다. 그의 미단기(terminal group), 분자량 및 구조는 특히 제한되지 않지만, 약 400 내지 100,000의 평균 분자량을 가지는 것이 양호하다. 그것의 물리적 성질 즉, 점도, 연화점 등은 특별히 제한되지 않는다. 그외에, 본 발명에 의해 사용된 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소의 함유량은 특별히 제한되지 않는다. 이 값은 분자량과 미단기의 형태에 따라 변할 수 있고, 일반적으로 실리콘 결합 수소 함유량은 수소 실세스퀴옥산 수지에 대해서 1.5 내지 2.5 중량%로 계산되어진다.
또한, 주된 수소 실세스퀴옥산의 합성 방법은 특별히 제한되지 않는다. 수소 실세스퀴옥산 합성 방법은 특히 벤젠 설폰산 또는 톨루엔설폰산의 결정수(crystal water)를 사용해서 트리클로로실란(trichlorosilane)을 가수분해(hydrolysis)하는 방법(US-A 3,615,272)과 소량의 물을 사용하여 희석 용액 내에서 트리클로로실란을 가수 분해하는 방법(일본 특개 소 60-86017 호 공보)이 예시되어 있다.
기판의 표면 상에 수소 실세스퀴옥산 수지 막을 형성하기 위한 본 발명의 공정 방법은 특별히 제한되지 않는다. 이 공정 방법으로는, (1) 수소 실세스퀴옥산 수지의 유기 용제 용액의 준비, 이 용액에 스핀-코팅, 스프레잉 또는 함침(immersion)을 가함, 그 다음 용제를 제거하여 기판의 표면 상에 수소 실세스퀴옥산 수지를 가열함으로써 기판의 표면 상에 수지를 화학 기상 증착하는 방법 등이 예시될 수 있는데, 그중 (1)의 방법이 더욱 양호하다.
수소 실세스퀴옥산 수지를 용해하기 위해서는 전자의 방법으로 사용되는 유기 용제에 제한되지 않는다. 양호하게는 유기 용제의 구조는 활성 수소를 포함하지 않는다. 이런 조건하의 유기 용제는 특별히 톨루엔과 크실렌과 같은 방향성 용제, 헥산, 헵탄, 옥탄과 같은 지방성(aliphatic) 용제와, 메틸 에틸 케톤, 메틸 이소부틸 케톤과 같은 케톤 용제, 부틸 아세테이트와 이소아밀 아세테이트와 같은 에스테르 용제에 의해 예시된다. 용제의 부가적인 예는 실리콘 용제, 예를 들면 1,1,1,3,3,3-헥사메틸디실록산과 1,1,3,3-테트라메틸디실록산과 같은 선형 실록산, 1,1,3,3,5,5,7,7-옥타메틸테트라사이크로 실록산과 1,3,5,7-테트라메틸테트라사이크로실록산과 같은 사이클로실록산, 테트라메틸실란과 디메틸디에틸실란과 같은 실란이다. 이들 유기 용제의 2 개 또는 2 이상의 혼합물도 사용 가능하다.
본 발명에서 작동가능한 기판은 특정 제한없이 수소 실세스퀴옥산 수지 막의 형성을 위해 적용된다. 기판은 특히 유리 기판, 세라믹 기판, 금속 기판, 양호하게는 반도체 기판으로 예시된다. 반도체 장치의 표면은 요철부를 가질 수 있으며, 이런 경우에 이들 요철부는 본 발명의 산화 실리콘 막 형성 방법에 의해 평탄화할 수 있다.
수소 실세스퀴옥산 수지 막을 형성하는 기판은, 연속적으로 생성된 산화 실리콘 내에 실리콘 결합 수소의 함유량이 상기 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소 함유량의 80% 이하가 될 때까지 0 내지 20 체적% 의 산소(0 체적% 포함하지 않음)와 80 내지 100 체적% 의 불활성 가스(100 체적% 포함하지 않음)의 혼합 분위기에서 가열된다.
본 발명에서 사용가능한 불활성 가스는 특별히 제한되지 않고, 불활성 가스는 특히 질소 가스, 아르곤가스, 헬륨 가스와 네온가스로 예시된다. 질소는 저가이고 산업상 입수가 용이하므로 양호하다. 본 발명의 산소 농도는 0 체적% 내지 20 체적%(0 체적% 포함)이며 적합하게는 1 체적% 내지 19 체적% 이다. 산소 농도가 20 체적% 를 초과하면, 즉, 불활성 가스 농도가 80 체적% 아래로 떨어지면, 수소 실세스퀴옥산의 급작스럽고 큰 산화에 의해 크랙과 핀홀이 산화 실리콘 막 내에 생성된다.
수소 실세스퀴옥산 수지 막이 형성되는 기판의 가열 온도는 산화 실리콘 막 생성물 내의 실리콘 결합 수소원자의 함유량이 수소 실세스퀴옥산 내의 실리콘 결합 수소원자의 함유량의 80% 이하로 될 수 있게 한다면 특별한 제한이 없다. 이 가열 온도는 예를들어 적어도 250℃ 이고 적합하게는 250℃ 내지 500℃ 범위이다. 가열 온도가 250℃ 이하이면, 수소 실세스퀴옥산 수지가 세라믹 산화 실리콘 생성물로 완전히 변환되지 않고, 그 결과 유기 용매 내에 가용성으로 남는다. 그러므로 이경우의 생성물은 패시베이션 코팅 또는 층간 절연층으로 사용하기 부적합하다. 가열 시간은 산화 실리콘 생성물 내의 실리콘 결합 수소 함유량이 원료인 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소 함유량의 80% 이하가 되기 충분한 시간이 주어지는 한 특별한 제한이 없다. 가열 시간은 적합하게는 상기 함유량이 15 내지 80% 범위로 되는 시간이다. 생성된 산화 실리콘 생성물 내의 실리콘 결합 수소의 함유량이 원료 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소 함유량의 80% 를 초과하면, 산화 실리콘 생성물은 유기 용제에 가용성이므로 패시베이션 코팅 또는 층간 절연층으로서 기능을 할 수 없다.
기판의 표면 상에 형성된 수소 실세스퀴옥산 수지 막과 산화 실리콘 막 양쪽에 있는 실리콘 결합 수소 함유량을 측정하는데 적외선 분광 광도계가 사용될 수 있다. 산화 실리콘 막 내의 실리콘 결합 수소 함유량이 원료인 수소 실세스퀴옥산 수지 막 내의 실리콘 결합 수소의 80% 이하가 되는 시점은 본 발명에서는 적외선 분광 광도계를 사용하여 강도비(intensity ratio) K'/K 로부터 쉽게 결정된다. 여기서 K 는 수소 실세스퀴옥산 수지 막 내의 SiOSi 피크(1100cm-1부근)에 대한 SiH 피크(2250cm-1)의 강도이며, K' 는 생성되어진 산화 실리콘 생성물 내의 SiOSi 피크(1100cm-1부근)에 대한 SiH 피크(2250cm-1)의 강도이다.
본 발명의 산화 실리콘 막 형성 방법은 두껍고(0.6 마이크로미터 이상), 크랙 및 핀홀이 없는 산화 실리콘 막을 제조할 수 있으므로, 패시베이션 코팅 또는 층간 절연층으로서 기능을 할 수 있다. 특히, 상기 방법은 크랙과 핀홀이 없는 1.0 마이크로미터 보다 두꺼운 산화 실리콘 막을 생성할 수 있다. 더우기, 산화 실리콘 막 내의 크로스링크(crosslink) 밀도는 본 발명의 방법으로 자유롭게 제어되거나 조정될 수 있다. 이것은 생성된 산화 실리콘 막 내의 내부 응력을 완화시킬 수 있는 부가적인 효과를 제공한다. 특히, 본 발명의 방법이 비교적 낮은 온도로 가열함으로써 산화 실리콘 막을 생성하기 때문에, 반도체 장치의 연결부로 사용되는 알루미늄의 용융 열화를 피할 수 있으므로 반도체 장치 상에 추가로 형성될 수 있기 때문에 다층 반도체 장치 내의 층간 절연층의 형성에 사용 가능하다.
본 발명의 방법은 유기 수지층, 산화 실리콘 층 등이 본 발명의 방법에 의해 형성된 산화 실리콘 막을 형성하는 기판의 표면 상에 추가로 형성될 수 있기 때문에 다층 반도체 장치 내의 층간 절연층의 형성에 사용 가능하다.
본 발명은 아래의 작업 방법 및 비교예를 통해 상세히 설명된다. 아래에 기술된 방법은 반도체 장치의 표면 상에 형성된 수소 실세스퀴옥산 수지 막 내의 실리콘 결합 수소 함유량에 대한 산화 실리콘 막 내의 실리콘 결합 수소 함유량의 값을 측정하는 것을 사용한다.
적외선 분광 광도계를 사용하여, SiOSi 피크(1100cm-1부근)의 강도 ISiOSi와 SiH 피크(2250cm-1부근)의 강도 ISiH는 반도체 장치의 표면 상에 형성된 수소 실세스퀴옥산 수지 막에 대해 판정되고 이들의 비 K 는 K = ISiH/ISiOSi로 계산된다. 또한 SiOSi 피크(1100cm-1부근)의 강도 I'SiOSi와 SiH 피크(2250cm-1부근)의 강도 I'SiH가 반도체 장치의 표면 상에 뒤이어 형성된 산화 실리콘 막에 대해 판정되고, 이들의 비 K' 는 K' = I'SiH/I'SiOSi로 계산된다. 그리고나서 K'/K 비가 계산된다.
[참고예 1]
수소 실세스퀴옥산 수지는 아래와 같이 일본 특허 공개 소 47-31838 호[31,838/1972]의 지침에 따른 방법에 의해 준비된다.
톨루엔설폰산 모노하이드레이트는 한 시간에 걸쳐 6 몰의 톨루엔을 45℃ 내지 60˚의 혼합 온도에서 3.75 몰의 설폰산과 2.25 몰의 발연설폰산의 혼합물로 적하(dirpping)하고, 그 다음 추가 30 분 동안 45℃ 에서 시효하여 준비된다. 그리고나서 이 생성물을 1 몰의 트리클로로실란과 6.6 몰의 톨루엔의 혼합물을 30℃ 에서 5 시간 동안 적하시키고 그리고나서 30 분 동안 45℃ 에서 시효시킨다. 냉각과 층분리후, 톨루엔설폰산 층(하층)이 제거된다. 상층 내에 존재하는 산을 제거하기 위해서, 설폰산/물(50/50 중량비)의 적당한 량으로 세척하고 나서, 설폰산/물(25/75 중량비)로 세척하고 그 다음 최종적으로 물로 세척한다. 그 다음 아제오트로픽(azeotropic) 건조에 의해 물을 완전히 제거하여 톨루엔 용액을 제공한다. 60℃ 에서 감압(진공 펌프)하에서 이 톨루엔 용액에서부터 톨루엔을 제거하여 수소 실세스퀴옥산 수지 A 를 만든다. 이 수소 실세스퀴옥산 수지 A 는 1,650의 수평균 분자량(Mn : nember-average molecular weight)을 갖고, 19.4의 중량 평균 분자량/수평균 분자량비(Mw/Mn)의 값을 갖는다.
연속해서, 20g의 수소 실세스퀴옥산 수지 A 는 고품질 유리로 만들어진 완전히 건조된 1L 둥근바닥 프래스크(flask) 내에 놓여진다. 완전히 건조된 80g 의 톨루엔이 추가되어 완전히 용해된다. 전체 시스템은 25℃ 로 유지되고 시스템의 내부는 시스템에서부터 용제를 제거하지 않을 속도로 질소로 퍼지(purge)된다. 이 퍼지는 분류(fractionation) 종료시까지 연속된다. 용액을 격렬히 교반하면서, 완전히 건조된 50g 의 아세토니트릴(acetonitrile)이 1 시간동안 적하된다. 침전물은 약 12 시간동안 가만히 둔 후 제거된다. 침전물 제거후, 완전히 건조된 또다른 아세토니트릴이 4 시간동안 걸쳐 용액으로 적하된다. 생성된 침전물을 채취하고 잔재하는 용제를 상온에서 진공 건조에 의해 제거해서 수소 실세스퀴옥산 수지 B 를 만든다. 이 수소 실세스퀴옥산 수지 B 의 Mn 은 11,400 이고 그것의 Mw/Mn 은 2.88 이다. 이온화 불순물 및 금속 불순물은 각각 1ppm 이하이다.
[예 1]
수소 실세스퀴옥산 수지 B 를 메틸 이소부틸 케톤(MIBK) 내에 용해시켜 30 중량% 용액을 조제한다. 이 용액은 반도체 장치 제조용 기판(높이 편차 = 1.0 마이크로미터) 상에 스핀 코팅되고 1.25 마이크로미터의 최대 두께를 가지는 수소 실세스퀴옥산 수지 막을 만든다. 이 막형성 단계 후, 반도체 장치 기판은 순수 질소 분위기에서 20 시간 동안 유지되고 그리고나서 5 체적% 의 순수 산소와 95 체적% 의 순수 질소의 조성을 갖는 혼합가스 혼합 가스 내에 400℃ 로 2 시간 가열된다. 이 혼합 가스 내의 가스 성분 비율은 질량 유동 제어기(mass flow controller)를 사용하여 정밀하게 제어된다. 이 다음에, 순수 질소 분위기에서 점차적으로 실온으로 반도체 장치 기판을 냉각한다. 기판 상에 형성된 산화 실리콘 막의 특성을 판정한 결과 최대 두께가 1.10 마이크로미터이고 반도체 장치 기판의 요철부는 균일한 것으로 판정되었다. 동시에 산화 실리콘 막 내에 핀홀 또는 크랙이 없는 것이 확인되었다. 적외선 분광 광도계로 분석한 결과, 산화 실리콘 막 내의 실리콘 결합 수소 함유량은 가열전의 수소 실세스퀴옥산 수지 막 내의 실리콘 결합 수소 함유량의 31% 이다. 또한 얻어진 산화 실리콘 막은 MIBK 와 같은 유기 용제 내에서 불용성임이 확인되었다.
[예 2]
수소 실세스퀴옥산 수지 B가 MIBK 에 용해되어 30 중량% 용액이 조제된다. 이 용액은 반도체 장치 제조용 기판(높이 편차 = 1.0 마이크로미터) 상에 스핀 코팅되어 1.15 마이크로미터의 최대 두께를 가지는 수소 실세스퀴옥산 수지 막을 만든다. 이 막형성 단계 후, 반도체 장치 기판은 순수질소 분위기에서 20 시간 동안 유지되고 나서 15 체적%의 순수 산소와 85 체적%의 순수 질소의 조성을 갖는 혼합가스 내에서 400℃ 로 2 시간동안 가열되며, 이 혼합가스 내의 가스 성분의 비율은 질량 유동 제어기에 의해 정확하게 제어된다. 이 다음에, 순수 질소 분위기에서 점차적으로 실온으로 반도체 장치 기판을 냉각한다. 반도체 장치 기판 상에 형성한 산화 실리콘 막의 특성을 측정하면 최대 두께가 1.02 마이크로미터이었고 반도체 장치 기판의 요철부는 균일하게 평탄화되었고, 동시에 산화 실리콘 막 내에 핀홀 또는 크랙이 없는 것으로 판정되었다. 적외선 분광 광도계로 분석한 결과, 산화 실리콘 막 내의 실리콘 결합 수소 함유량은 가열 전의 수소 실세스퀴옥산 수지 막 내의 실리콘 결합 수소 함유량의 17% 이었다. 또한 이 산화 실리콘 막은 MIBK 와 같은 유기 용제 내에서 불용성인 것으로 확인되었다.
[비교예 1]
수소 실세스퀴옥산 수지 B가 MIBK 에 용해되어 30 중량% 용액을 제조한다. 이 용액은 반도체 장치 제조용 기판(높이 편차 = 1.0 마이크로미터) 상에 스핀 코팅되어 1.15 마이크로미터의 최대 두께를 가지는 수소 실세스퀴옥산 수지 막을 만든다. 이 막형성 단계 후, 반도체 장치 기판은 순수 질소 분위기에서 20 시간 동안 유지되고 나서 거의 공기와 같은 분 비율을 갖는 21 체적%의 순수 산소와 79 체적% 의 순수 질소의 혼합 가스에서 400℃ 로 2 시간동안 가열되며, 이 혼합가스 내의 가스 성분의 비율은 질량 유동 제어기에 의해 정확하게 제어된다. 이 다음에, 순수 질소 분위기에서 점차적으로 실온으로 반도체 장치 기판을 냉각한다. 기판상에 형성한 산화 실리콘 막의 특성을 측정한 결과, 최대 두께는 0.98 마이크로미터이었지만, 크랙이 산화 실리콘 막의 표면 상에 생성되었고 반도체 장치 표면의 요철부는 균일하게 평탄화되지 않았다. 적외선 분광 광도계로 분석한 결과, 산화 실리콘 막 내의 실리콘 결합 수소 함유량은 가열 전의 수소 실세스퀴옥산 수지 막 내의 실리콘 결합 수소 함유량의 15% 이었다.
[비교예 2]
수소 실세스퀴옥산 수지 B가 MIBK 에 용해되어 30 중량% 용액이 조제된다. 이 용액은 반도체 장치 제조용 기판(높이 편차 = 0.8 마이크로미터) 상에 스핀 코팅되어 1.26 마이크로미터의 최대 두께를 가지는 수소 실세스퀴옥산 수지 막을 만든다. 이 막형성 단계 후, 실리콘 기판은 순수 질소 분위기에서 20 시간 동안 유지되고나서 순수 질소 분위기에서 실온에서부터 400℃ 로 45 분 동안 가열된다. 반도체 장치 기판의 온도가 400℃ 에 도달하면, 분위기를 빨리 순수 산소로 바꾸고 연속해서 400℃ 에서 2 시간동안 가열된다. 이 다음에, 순수 질소 분위기에서 점차적으로 실온으로 반도체 장치 기판을 냉각한다. 기판 상에 형성된 산화 실리콘 막의 특성을 측정한 결과, 최대 두께가 0.83 마이크로미터이었지만 또한 산화 실리콘 막의 표면에 형성된 많은 수의 크랙이 발견되고 반도체 장치 표면의 요철부가 균일하게 평턴화될 수 없는 것으로 판정되었다. 적외선 분광 광도계로 분석한 결과, 산화 실리콘 막 내의 실리콘 결합 수소 함유량은 가열 전의 수소 실세스퀴옥산 수지 막내의 실리콘 결합 수소 함유량의 12% 이었다.
Claims (8)
- 기판의 표면 상에 수소 실세스퀴옥산 수지 막을 형성하는 단계와, 산화 실리콘 생성물 내의 실리콘 결합 수소의 함유량이 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소의 함유량의 80% 이하에 도달할 때까지 0 체적% 이상에서 20 체적% 까지의 산소와 80 체적% 내지 100 체적%(단, 100 체적%는 포함하지 않음)의 불활성가스의 혼합 가스 분위기로 수지 막이 형성된 기판을 가열함으로써 수소 실세스퀴옥산 수지를 산화 실리콘 세라믹으로 변환시키는 단계를 포함하는 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제1항에 있어서, 상기 수소 실세스퀴옥산 수지 막은, 수소 실세스퀴옥산 수지의 유기 용제 용액을 제공하고, 상기 용액을 스핀-코팅, 스프레잉 및 함침 중 선택된 방법을 적용시키고, 용제를 제거함으로써 기판표면 상에 형성되는 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제2항에 있어서, 상기 용제는 방향성 용제, 지방성 용제, 케톤 용제, 에스테르 용제와 실리콘 용제로부터 선택되는 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제1항에 있어서, 상기 기판은 유리 기판, 세라믹 기판, 금속 기판과 반도체 장치로부터 선택되는 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제1항에 있어서, 상기 불활성 가스는 질소, 아르곤, 헬륨과 네온 중에서 선택된 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제1항에 있어서, 상기 산소 함유량은 1 체적% 와 19 체적% 사이인 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제1항에 있어서, 상기 가열 온도가 250˚내지 500℃ 인 것을 특징으로 하는 산화 실리콘 막 형성 방법.
- 제1항에 있어서, 수지 막이 형성된 기판은 실리콘 산화물 생성물 내의 실리콘 결합 수소 함유량이 수소 실세스퀴옥산 수지 내의 실리콘 결합 수소의 함유량의 15 내지 80%에 도달할 때까지 가열되는 것을 특징으로 하는 산화 실리콘 막 형성 방법.
