Description
本願は、2004年5月31日に出願された特願2004−162081号および2005年4月28日に出願された特願2005−132073号に基づいて優先権を主張し、その内容をここに援用する。

本発明は、分子量分布が狭く構造が制御された酸分解性のあるアクリル酸系スターポリマーを提供することを目的とする。
(1)式(I):
(4)ラクトン環を有する繰り返し単位及び脂環式骨格を有する繰り返し単位からなる群から選ばれる少なくとも1つの繰り返し単位をアーム部に有することを特徴とするスターポリマー、
に関する。
(a)ラクトン環を有する繰り返し単位、及び脂環式骨格を有する繰り返し単位、
(b)ラクトン環を有する繰り返し単位、及び3級炭素骨格を有する繰り返し単位、
(c)ラクトン環を有する繰り返し単位、及び酸分解/脱離性基を有する繰り返し単位
(d)脂環式骨格を有する繰り返し単位、及び3級炭素骨格を有する繰り返し単位、および、
(e)脂環式骨格を有する繰り返し単位、及び酸分解/脱離性基を有する繰り返し単位。
Claims (5)
- 式(I)
- 式(III)中、R33が、置換基を有していてもよいアルキレン基であることを特徴とする請求項2に記載のスターポリマー。
- ラクトン環を有する繰り返し単位、及び、脂環式骨格を有する繰り返し単位からなる群から選ばれる少なくとも1つの繰り返し単位をアーム部に有することを特徴とするスターポリマー。
