(従来の技術)
レーザ光によって情報を媒体に記録しかつ再生する光デ
イスクメモリは、記録密度が高いことが ・ら大容量記
録装置として優れた特徴を有している。この光記録媒1
体材料としては、最初にタンタルと鉛が使用された(サ
イエンス(Science 154.1550゜196
6))。それ以来、種々の材料が使用されているがTe
等のカルコゲン元素又はこれらの化合物はよく使用され
ている(特公昭47−26897)。とくにテルルセレ
ン系合金によく使用されている(特公昭54−4190

。近年、記録装置を小型化するため、レーザ光源として
は半導体レーザが使用されてきている。半導体レーザは
発振波長が8000人前後であるが、テルルセレン系合

(問題を解決するための手段)
本発明の光記録媒体とその製造方法は、情報をレーザ光
によって記録しかつ読み取る光記録媒体とその製造方法
であって、基板上に形成されたテルルとセレンと窒素を
主成分とする複合膜からなる記録膜を有し、上記、テル
ルとセレンと窒素を主成分とする複合膜は、テルルとセ
レンと窒素を主成分とする膜と、この膜の表面層として
テルルとセレンと窒素を主成分とする膜とからなること
を特徴とする光記録媒体であり、テルルとセレンと窒素
を主成分とする膜を形成する工程と、この膜の表面層を
強ル1j酸化させてテルルとセレンと窒素と酸素を主成
分とする膜を形成する工程とを有することを特徴とする
光記録媒体の製造方法である。

主成分とする複合膜からなる記録膜を有し、上記、テル
ルとセレンと窒素を主成分とする複合膜は、テルルとセ
レンと窒素を主成分とする膜と、この膜の表面層として
テルルとセレンと窒素を主成分とする膜とからなること
を特徴とする光記録媒体であり、テルルとセレンと窒素
を主成分とする膜を形成する工程と、この膜の表面層を
強ル1j酸化させてテルルとセレンと窒素と酸素を主成
分とする膜を形成する工程とを有することを特徴とする
光記録媒体の製造方法である。
(作用)
光記録媒体は図のような構成になっている。即ち、基板
1の上に記録層21が設けられている。記録用レーザ光
は基板1を通して記録層21に集光照射され、ピット2
2が形成される。基板1としてはポリカーボネイト、ポ
リオレフィン、ポリメチルペンテン、アクリル、エポキ
シ樹脂等の合成樹脂やガラスが使用される。基板には、
ピットが同心円状あるいはスパイラル状に一定間隔で精
度よく記録されるように案内溝が設けられている。レー
ザビーム径程度の幅の溝に光が入射すると光は回折され
、ビーム中心が溝からずれるにつれて回折光強度の空間
分析が変化するので、これを検出してレーザビームを溝
の中心に入射させるようにサーボ系が構成されている。

は基板1を通して記録層21に集光照射され、ピット2
2が形成される。基板1としてはポリカーボネイト、ポ
リオレフィン、ポリメチルペンテン、アクリル、エポキ
シ樹脂等の合成樹脂やガラスが使用される。基板には、
ピットが同心円状あるいはスパイラル状に一定間隔で精
度よく記録されるように案内溝が設けられている。レー
ザビーム径程度の幅の溝に光が入射すると光は回折され
、ビーム中心が溝からずれるにつれて回折光強度の空間
分析が変化するので、これを検出してレーザビームを溝
の中心に入射させるようにサーボ系が構成されている。
溝の幅は通常0.3〜1゜311mであり、溝の深さは
使用するレーザ波長の1112から1/4の範囲に設定
される。集光に関しても同様にサーボ系が構成されてい
る。情報の読み出しは、記録のときよりも弱いパワーの
レーザ光をピット上を通過するように照射することによ
り、ピットの有無に起因する反射率の変化を検出して行
う。記録層21としては種々の材料を使用できる。その
中でもテルルは比較的記録再生特性が良好である。しか
しながら高温高温環境における酸化劣化がはげしいので
実用には供せなかった。又、感度的にもやや不足であっ
た。感度不足を解決する1つとして、加熱時に窒素が遊
離して高感度化するようにテルル膜に窒素を含ませるこ
とが提案されている(特開昭57−58250)。本発
明者らはこの実施例を追試して光記録媒体を作製し記録
再生特性を評価したところ、本発明者らが目的とする小
型大容量記録装置の光源である半導体レーザ波長(およ
び8300人)ではほとんど吸収がないため感度不足で
あった。又、窒素が遊離しやすいため、高温高温環境に
おける保存性が充分でなかった。又、上記提案のように
窒素ガス中でスパッタリングして成膜するのではなく、
アルゴンと窒素との混合ガス中でスパッタリングして成
膜するということも提案されている(アプライド・フィ
ジクスルターズ(Appl、Phys、Lett。
使用するレーザ波長の1112から1/4の範囲に設定
される。集光に関しても同様にサーボ系が構成されてい
る。情報の読み出しは、記録のときよりも弱いパワーの
レーザ光をピット上を通過するように照射することによ
り、ピットの有無に起因する反射率の変化を検出して行
う。記録層21としては種々の材料を使用できる。その
中でもテルルは比較的記録再生特性が良好である。しか
しながら高温高温環境における酸化劣化がはげしいので
実用には供せなかった。又、感度的にもやや不足であっ
た。感度不足を解決する1つとして、加熱時に窒素が遊
離して高感度化するようにテルル膜に窒素を含ませるこ
とが提案されている(特開昭57−58250)。本発
明者らはこの実施例を追試して光記録媒体を作製し記録
再生特性を評価したところ、本発明者らが目的とする小
型大容量記録装置の光源である半導体レーザ波長(およ
び8300人)ではほとんど吸収がないため感度不足で
あった。又、窒素が遊離しやすいため、高温高温環境に
おける保存性が充分でなかった。又、上記提案のように
窒素ガス中でスパッタリングして成膜するのではなく、
アルゴンと窒素との混合ガス中でスパッタリングして成

ジクスルターズ(Appl、Phys、Lett。
45、202.1984))。しかしながら、これでも
まだ充分は記録感度と充分な信号品質は得られなかった
。

本発明者らはテルルセレン合金ターゲットをアルゴンと
窒素との混合ガスでスパッタリングすることにより記録
層がテルルとセレンと窒素とからなり、耐候性がよく高
感度で信号品質の良好な光記録媒体が得られることを見
出し、既に提案している(特願昭6l−101368)
。この記録層が耐候性がよく高感度で信号品質が良好で
ある理由は、セレンを入れることで系全体の融点が低下
したことと窒化セレン、窒化テルルの爆発性とがあいあ
わさって小穴の形成から表面張力による孔の拡張が比較
的低い温度で生じるようになったために高感度化したと
思われ、テルルと窒化テルルとセレンと窒化セレンとの
相互作用が好都合に作用して耐候性が向上し、信号品質
が向上したものと思われる。
窒素との混合ガスでスパッタリングすることにより記録
層がテルルとセレンと窒素とからなり、耐候性がよく高
感度で信号品質の良好な光記録媒体が得られることを見
出し、既に提案している(特願昭6l−101368)
。この記録層が耐候性がよく高感度で信号品質が良好で
ある理由は、セレンを入れることで系全体の融点が低下
したことと窒化セレン、窒化テルルの爆発性とがあいあ
わさって小穴の形成から表面張力による孔の拡張が比較
的低い温度で生じるようになったために高感度化したと
思われ、テルルと窒化テルルとセレンと窒化セレンとの
相互作用が好都合に作用して耐候性が向上し、信号品質
が向上したものと思われる。
本発明はこれをさらに改善したものであり、記録膜をテ
ルルとセレンと窒素とを主成分とする膜とその表面層を
強制酸化させてテルルとセレンと窒素とを主成分とする
膜との複合膜とすることにより、耐候性がよ(高感度で
信号品質が良好であり、しかも記録パワーの余裕度が大
きくなる。記録パワーの余裕度が大きくな゛る理由はま
だ充分に明確ではないが、記録膜の表面に融点の高い層
が出来たことにより、記録時にビットがあまり大きく拡
がらなくなったためと思われる。
ルルとセレンと窒素とを主成分とする膜とその表面層を
強制酸化させてテルルとセレンと窒素とを主成分とする
膜との複合膜とすることにより、耐候性がよ(高感度で
信号品質が良好であり、しかも記録パワーの余裕度が大
きくなる。記録パワーの余裕度が大きくな゛る理由はま
だ充分に明確ではないが、記録膜の表面に融点の高い層
が出来たことにより、記録時にビットがあまり大きく拡
がらなくなったためと思われる。
(実施例)
以下、本発明の実施例について説明する。
100°Cで2時間アニール処理した内径15mm、外
径130mm、厚さ1.2mmの案内溝(溝幅0.7p
m、溝深さ600人)付きポリカーボネイト樹脂ディス
ク基板上に、原子パーセントで80対20のテルルセレ
ンターゲットを窒素ガス分圧4%のアルゴンと窒素との
混合ガスを用いてマグネトロンスパッタすることにより
、テルルとセレンと窒素とが原子数比でおよぼ77対1
9対4の膜を約250入庫作製した。しかる後、約95
°Cの酸素雰囲気中で強度の紫外線照射することにより
、酸素含有量が原子パーセントで20%程度で2OA厚
程度の強制酸化層を表面に形成し、この複合膜を記録膜
とする光記録媒体を作製した。
径130mm、厚さ1.2mmの案内溝(溝幅0.7p
m、溝深さ600人)付きポリカーボネイト樹脂ディス
ク基板上に、原子パーセントで80対20のテルルセレ
ンターゲットを窒素ガス分圧4%のアルゴンと窒素との
混合ガスを用いてマグネトロンスパッタすることにより
、テルルとセレンと窒素とが原子数比でおよぼ77対1
9対4の膜を約250入庫作製した。しかる後、約95
°Cの酸素雰囲気中で強度の紫外線照射することにより
、酸素含有量が原子パーセントで20%程度で2OA厚
程度の強制酸化層を表面に形成し、この複合膜を記録膜
とする光記録媒体を作製した。
この光ディスクの溝部の反射率を波長8300人で基板
入射で測定したところおよそ28%であった。波長83
00人の半導体レーザ光を基板を通して入射して記録膜
上に1.6pmΦ程度に絞り、媒体線速度5゜65m/
see、記録周波数3.77MHz、記録パルス幅70
nsec。

記録パワー6.5mWの条件で溝部に記録し、0゜7m
Wの一定パワーで再生した。バンド幅30kHzのキャ
リアーとノイズとの比(C/N)は51dBと良好な値
が得られた。又、AC再生信号の零レベルに対して固定
値のスライスレベルを設けて、1つ1つのビットに対し
て正常に記録再生が行なわれたか否かを判定する方式の
ビット誤り率測定方式で評価したところ、10−6台の
ビット誤り率が得られた。記録パワーを6.0mW、7
.0mWとしても同様にビット誤り率は10−6台と良
好であり、記録パワーの余裕度の大きいことが確認され
た。
Wの一定パワーで再生した。バンド幅30kHzのキャ
リアーとノイズとの比(C/N)は51dBと良好な値
が得られた。又、AC再生信号の零レベルに対して固定
値のスライスレベルを設けて、1つ1つのビットに対し
て正常に記録再生が行なわれたか否かを判定する方式の
ビット誤り率測定方式で評価したところ、10−6台の
ビット誤り率が得られた。記録パワーを6.0mW、7
.0mWとしても同様にビット誤り率は10−6台と良
好であり、記録パワーの余裕度の大きいことが確認され
た。
この光ディスク80’090%の高温高湿度の環境に7
50時間保存した後も上記特性は実用上変化がなく、耐
候性に優れた光記録媒体であることが確認された。テル
ルとセレンと窒素とを主成分とする層厚さは100人か
ら1oooAの範囲が記録再生特性の観点で望ましく、
とくに望ましい功は200人から400人である。セレ
ンの含有量は原子パーセントで2パ一セント以上40パ
ーセント未満の範囲が記録再生特性、耐候性、未記録ノ
イズの観点で望ましく、とくに望ましいのは10パー、
セント以上30パーセント以下である。窒素の含有量は
原子パーセントで2パ一セント以上20パーセント未満
が記録再生特性、耐候性の観点で望ましく、とくに望ま
しいのは2パ一セント以上10パーセント以下である。
50時間保存した後も上記特性は実用上変化がなく、耐
候性に優れた光記録媒体であることが確認された。テル
ルとセレンと窒素とを主成分とする層厚さは100人か
ら1oooAの範囲が記録再生特性の観点で望ましく、
とくに望ましい功は200人から400人である。セレ
ンの含有量は原子パーセントで2パ一セント以上40パ
ーセント未満の範囲が記録再生特性、耐候性、未記録ノ
イズの観点で望ましく、とくに望ましいのは10パー、
セント以上30パーセント以下である。窒素の含有量は
原子パーセントで2パ一セント以上20パーセント未満
が記録再生特性、耐候性の観点で望ましく、とくに望ま
しいのは2パ一セント以上10パーセント以下である。
記録膜中の窒素元素の含有量は、スパッタリングターゲ
ット組成比は窒素ガス分圧に依存するのは勿論であるが
、スパッタ装置の大きさくスパッタ室の表面積等)やス
パッタ時間等にも依存するので、最適組成が得られる窒
素ガス分圧は一義的には決められず、各スパッタ装置ご
とに窒素ガス分圧を適宜設定することが必要である。テ
ルルセレンと窒素とを主成分とする層には、鉛、アンチ
モン、ヒ素、イオウ、スズ、ゲルマニウム、タリウム、
リン、カドミウム、インジウム、ガリウム、亜鉛、ビス
マス、アルミニウム、銅、銀、マグネシウム、タンタル
、金、パラジウム、コバルトの群から選ばれた少なくと
も1種の元素を添加すると、ビットの形状を良好に整え
る場合がある。ただし、添加量は原子パーセントで20
パ一セント未満が望ましい。

リン、カドミウム、インジウム、ガリウム、亜鉛、ビス
マス、アルミニウム、銅、銀、マグネシウム、タンタル
、金、パラジウム、コバルトの群から選ばれた少なくと
も1種の元素を添加すると、ビットの形状を良好に整え
る場合がある。ただし、添加量は原子パーセントで20
パ一セント未満が望ましい。
強制酸化はどのような方法(たとえばプラズマ酸化)を
用いて行ってもかまわないが、酸化雰囲気中で紫外線を
照射するのが制御性がよいので望ましい。テルルとセレ
ンと窒素を主成分とする膜を成膜した同−真空内で強制
酸化を行うのがとくに望ましい。

上記実施例から明らかなように、本発明により耐候性が
よく高感度で信号品質が良好であり、しかも記録パワー
の余裕度が大きい光記録媒体とその製造方法が得られる

と窒素とセレンと鉛との原子数の比がおよそ71対2対
20対7の膜を約220大軍作製した。しかる後、前記
実施例と同様な処理により、窒素含有量が原子%で20
%程度で、20人入庫度の強制酸化層を表面に形成し、
この複合膜を記録膜とする光記録媒体を作製した。

Claims (3)
- (1)情報をレーザ光によって記録しかつ読み取る光記
録媒体において、基板上に形成されたテルルとセレンと
窒素を主成分とする複合膜からなる記録膜を有し、上記
テルルとセレンと窒素を主成分とする複合膜は、テルル
とセレンと窒素を主成分とする膜と、この膜の表面層と
してテルルとセレンと窒素と酸素を主成分とする膜とか
らなることを特徴とする光記録媒体。 - (2)情報をレーザ光によって記録しかつ読み取る光記
録媒体の製造方法において、テルルとセレンと窒素を主
成分とする膜を形成する工程と、この膜の表面層を強制
酸化させてテルルとセレンと窒素を主成分とする膜を形
成する工程とを有することを特徴とする光記録媒体の製
造方法。 - (3)強制酸化は紫外線照射により行う特許請求の範囲
第2項記載の光記録媒体への製造方法。
