Description

【発明の詳細な説明】 〔発明の利用分野〕 この発明は縮小投影露光装置の原画として用いるホトマ
スクに関するものである。
〔発明の背景〕
第４図は従来のホトマスクの一部を示す断面図である。
図において、１はガラス基板、３はガラス基板上上に設
けられたＣｒ等からなる遮光膜、４は遮光膜３を部分的
に除去した開口パタンで、開口パタン４は孤立しており
、その寸法は縮小投影露光装置の解像限界に近い。
このようなホトマスクを使用して、縮小投影露光装置に
よりウェハ上にパタンを転写する場合には、ホトマスク
上の振幅分布は第５図に示すようになるが、露光光学系
が高周波の空間周波数成分を伝達できないため、ウェハ
上の振幅分布は第６図に示すように横に広がりすぎた波
形となる。このため、ウェハ上に形成されるパタンの線
幅が太くなり、寸法精度が劣化する。
〔発明の目的〕
この発明は上述の問題点を解決するためになされたもの
で、解像限界に近い開口パタンを精度よく転写すること
ができるホトマスクを提供することを目的とする。
〔発明の概要〕
この目的を達成するため、この発明においては、透明基
板上に遮光膜を設け、その遮光膜を部分的に除去した開
口パタンを形成したホトマスクにおいて、第１の開口パ
タンの周辺部分に微細な第２の開口パタンを形成し、上
記第１の開口パタン、上記第２の開口パタンのどちらか
一方に位相シフト層を設ける。
〔発明の実施例〕
第１図（ａ）、（ｂ）はそれぞれこの発明に係るホトマ
スクの一部を示す断面図である。図において、５８〜５
ｄは開口パタン４の両側に設けられた微細な開口パタン
で、開口パタン５８〜５ｄの幅は単独では縮小投影露光
装置によって解像しないような小さな値となっている。
２は開口パタン５ｂ、５ｃに設けられた位相シフト層で
、位相シフト層２の厚さは開口パタン５ｂ、５ｃを透過
する光の位相を１８０°回転する値となっている。
このようなホトマスクを使用してウェハ上にパ・タンを
転写する場合には、ホトマスク上の振幅分布は第２図に
示すようになる。すなわち、開口パタン４．５ａ、５ｄ
を透過する光の位相と、開口パタン５ｂ、５ｃを透過す
る光の位相とは１８０”相違している。そして、露光光
学系が高周波の空間周波数成分を伝達できないため、ウ
ェハ上の振幅分布は第３図に示すようになる。すなわち
、開口パタン４を透過した光のみが大きく伝達され、開
口パタン５ｂ、５ｃを透過した光自身はそれ程伝達され
ないが、開口パタン５ｂ、５ｃを透過した光は開口パタ
ン４を透過した光の振幅分布が必脱以上に横に広がるの
を防いでいる。
次に、露光波長λ＝３６５ｎｎ、縮小レンズの開口数Ｎ
　Ａ　＝　０．４である１／１０縮小投影露光装置を用
いた場合について説明する。従来、この装置で解像でき
る孤立線のウェハ上の最小線幅は約０，５Ｉ！ｍであっ
た。そこで、第１図に示すホトマスクにおいて、開口パ
タン４と開口パタン５ｂとの間隔、開口パタン４と開口
パタン５ｃとの間隔を６−１開ロパタン５ａと開口パタ
ン５ｂとの間隔、開口パタン５ｃと開口パタン５ｄとの
間隔を４．５１！ｍ。
開口パタン５ａ〜５ｄの幅を１−とした結果、開口パタ
ン４の幅が３ｐｍすなわちウェハ上での幅が０．３−の
パタンを解像することができた。
なお、上述実施例においては、開口パタン５ｂ、５ｃに
位相シフト層２を設けたが、開口パタン４．５ａ、５ｄ
に位相シフト層を設けてもよい。
〔発明の効果〕
以上説明したように、この発明に係るホトマスクにおい
ては、解像限界に近い開口パタンを精度よく転写するこ
とが可能である。このように、この発明の効果は顕著で
ある。

面図、第５図は第４図に示したホトマスク上の振幅分布
を示すグラフ、第６図は第４図に示したホトマスクを使

Claims (1)

    【特許請求の範囲】
  1. 透明基板上に遮光膜を設け、その遮光膜を部分的に除去
    した開口パタンを形成したホトマスクにおいて、第１の
    開口パタンの周辺部分に微細な第２の開口パタンを形成
    し、上記第１の開口パタン、上記第２の開口パタンのど
    ちらか一方に位相シフト層を設けたことを特徴とするホ
    トマスク。
