えば、酸化珪素より成る誘電体絶縁層はしばしば電荷を
特にアルカリイオンの形態で有する。この電荷は表面に
おける電界強度を変える慣れがあり、またこの電荷は誘
電体絶縁層に沿って移動しうる。このようなことはすべ
て動作を不安定にする惧れがある。従来、数個の層を用
い各層が他の層の上側面上に位置するようにすることに
より上述したことを改善する試みがなされた。この場合
同様な安定化層の形成を複雑とする。
更に、上述した安定化法は、安定化すべき半導体材料が
珪素ではなく例えば■−V族の半導体化合物である場合
にあまり有効ではない。またこの場合の表面における再
結合速度は半導体表面に安定化層を被覆しない場合に比
べてほんのわずかだけ減少するだけであり、p−n接合
にまたがる電界が変化する場合にはしばしばヒステリシ
ス現象が生じる。

オランダ国特許出願第7604699号明細書には、多
結晶半絶縁層、例えば絶縁層で被覆された高固有抵抗の
多結晶珪素層を半導体基板上に設ける安定化法が記載さ
れている。この方法には、使用する材料に応じて数個の
欠点がある。例えば、再生度を高く、不所望に高い漏洩
電流を防止しうる程度に充分大きく、場合によっては表
面電荷を取出しうる程度に充分小さくした抵抗値を多結
晶層に与えるのが困難である。

本発明の目的は、上述した既知の安定化法に生じる欠点
を除去するか或いは少なくとも著しく減少せしめること
にある。本発明の他の目的は、表面におけるイオン電荷
を取出すことができ、再生可能に形成でき、表面再結合
を可成り減少させうる安定化層を形成することにある。

体領域上に且つ前記のp−n接合を越えて延在する表面

本発明による半導体装置は次のように作動する。
同一導電型の第1および第2半導体材料間の界面に電位

が第1半導体材料から大きなエネルギーギャップを有す
る第2半導体材料に侵入するのを防止する。第1半導体

ップより少なくとも0、08eVだけ大きくするのが望
ましいということを確かめた。

本発明の他の好適例によれば、前記安定化層のドープ濃
度を表面付近の前記第1半導体領域のドープ濃度にほぼ
等しくする。この好適例によれば、接合によって形成さ
れ、第1半導体領域の少数電荷キャリアに対する障壁が
最適な効果をもたす。

第1図は砒化ガリウムより成る発光ダイオードを示す。
基板11は約1017原子/cm3のドープ濃度(不純
物添加濃度)を有するn導電型の砒化ガリウムプレート
とする。この基板11には、約1.5μmの厚さで約1
0”7cm3の硫黄ドープ濃度とした多結晶燐化ガリウ
ム(GaP)のn導電型層12を被覆する。

上述した本発明による半導体装置における発光効率は既
知の装置(すなわち表面安定化(不活性化)層12のな
い装置)に比べて約50%だけ増大した。

本発明の変形例によれば、均質材料の基板11の代わり
に、多量にドープしたn導電型基板上に厚さが20μm
〜40μmとなるように例えば液相からエピタキシアル
堆積した砒化ガリウム層(この砒化ガリウム層の導電特
性は基板11と同じにする)を用いることができる。こ
の場合、エレクトロルミネッセンス効果が生じる材料の
特性は、単結晶棒から切取った均質基板を用いた場合の
量子収量がほんの50%になるのに対してこの半導体装
置の量子収量が100%近くなるような特性となる。

この方法は一般に知られている。次にプレートの表面上
にフォトラッカ一層を設け、このラッカ一層に写真食刻
技術により所要の孔をあけ、窒化珪素のマスク13に既
知の方法によるプラズマエツチングにより孔14を形成
する。次にフォトラッカ一層を除去したプレートに、こ
のプレートと純粋な亜鉛の固体源とを700℃で60分
間加熱する亜鉛拡散を行う。このようにして、層12の
部分12b内にしかもこの部分を経て砒化ガリウムの基
板ll内の3μmの深さまで亜鉛が拡散されることによ
り領域15が形成され、この領域15および部分12b
がn導電型に変換される。接点17の形成後半導体装置
を既知のようにして完成させる。

部分12b内にしかもこの部分を経て砒化ガリウムの基
板ll内の3μmの深さまで亜鉛が拡散されることによ
り領域15が形成され、この領域15および部分12b
がn導電型に変換される。接点17の形成後半導体装置
を既知のようにして完成させる。
第1図につき説明した半導体装置により得られる発光効
率の改善は、本発明によれば層12の部分12bと領域
15との間の接合が領域15内に注入される少数電荷キ
ャリア、この場合電子の(非放出性の)表面再結合を可
成り減少させるということと、この再結合の減少を考慮
した場合領域15の厚さを電荷キャリアの拡散長にほぼ
等しい或いはそれよりもわずかに小さい値とすることが
できるということとの2つの点を組合わせることによっ
て得られるものである。従ってこのようにして得られた
肉薄の領域15では放出される光の吸収がわずかとなる
。

第2図は、特に1.06μmの波長の光信号を受けるよ
うにした本発明によるフォトダイオードを示す断面図で
ある。

このダイオードは以下のようにして製造した。
砒化ガリウムのn導電型基板21上にGa N−yl
InyAsの層22を設けた。ここにyはほぼ一定な値
であり、17%に等しい。この層22を設ける為に、H
CI と、A s H3とを含むガス流中でインジウ
ムとガリウムとの別個の材料源を用いた。

また結晶品質が良好な層22を得る為に、この層の形成
処理中に基板から層22まででyを0%から17%まで
規則的に変化させることによりGa [+−yl In
yAsの中間層23を成長させ、その後にyを一定にし
て層22を形成した。層22と中間層23との双方はn
導電型であり、これらの層のドープ濃度はできるだけ小
さくする。実際にはこれらの層にドーパントを加えない
ことによりドープ濃度を小さくする。
処理中に基板から層22まででyを0%から17%まで
規則的に変化させることによりGa [+−yl In
yAsの中間層23を成長させ、その後にyを一定にし
て層22を形成した。層22と中間層23との双方はn
導電型であり、これらの層のドープ濃度はできるだけ小
さくする。実際にはこれらの層にドーパントを加えない
ことによりドープ濃度を小さくする。
この場合、これらの層のドープ濃度は約1015〜10
16原子/cm3 となり、この値は上述したフォトダ
イオードにとって好適な値である。

本発明によれば、1μmの厚さのn導電型多結晶砒化ガ
リウムの安定化層24を760℃で気相から層22上に
設け、この安定化層24のドープ濃度を約1015原子
/cm3 とする。この層24には最終的に窒化珪素の
マスク25を被覆する。このマスク25は約0.1 μ
mの厚さとし、第1図の例につき説明した方法によって
形成する。このマスク25には孔27をあけ、この孔2
7を経て700℃で10分間亜鉛を拡散することにより
層24の部分24b と厚さが約IAtmの領域28と
をn導電型に形成した。従って層24はそのいかなる個
所においてもその下側の層の表面と同じ導電型となりほ
ぼ同じドープ濃度となる。

設け、この安定化層24のドープ濃度を約1015原子
/cm3 とする。この層24には最終的に窒化珪素の
マスク25を被覆する。このマスク25は約0.1 μ
mの厚さとし、第1図の例につき説明した方法によって
形成する。このマスク25には孔27をあけ、この孔2
7を経て700℃で10分間亜鉛を拡散することにより
層24の部分24b と厚さが約IAtmの領域28と
をn導電型に形成した。従って層24はそのいかなる個
所においてもその下側の層の表面と同じ導電型となりほ
ぼ同じドープ濃度となる。
次にアルミニウム層を蒸着および写真食刻することによ
り所望の形状とし、安定化層24の部分24bの周縁部
に接触するようにした環状の金属接点29を設け、半導
体装置を金属支持体に半田付しうるようにする合金金属
層30を設けることにより第2図に示す装置を完成させ
る。上記の層30は例えば蒸着した鉛の層から造る。

上述した半導体装置は1.06μmの入射光の1ワット
当り6QO+nAの極めて大きな感度を呈する。これに
対し珪素より成る既知のフォトダイオードは一般に40
0mA /ワット以下の感度しか呈しない。

本発明による半導体装置は数例の具体的な実施例につき
説明したが、これらの例のみに限定されず、幾多の変更
を加えうろこと勿論である。例えば、多結晶半導体材料
の安定化層を製造する場合その厚さを約1μmとした例
につき説明したが、池の例ではこの値とは可成り相違す
る厚さにすることができる。

安定化層と基板との膨張係数の引目違によって安定化層
に生じる惧れのある亀裂を防止する為には、安定化層の
厚さを少なくとも0.02μm、多くとも5μmとし、
好適には少なくとも0.1 μm1多くとも2μmとす

本発明による安定化層の特別な特徴は、誘電体材料より
成る既知の安定化層とは相違して本発明による安定化層

置の第1の能動領域に対する電気接点を形成する上で有
利である。従って半導体装置を可成り簡単に製造しうる

- 1、表面と、この表面に隣接する第1導電型の第1半導

とを有する第1半導体材料の単結晶半導体本体を具える
半導体装置であって、該半導体装置は更に、前記の第1
半導体材料よりも大きなエネルギーギャップの多結晶第
2半導体材料より成り前記の第1および第2半導体領域
上に且つ前記のp−n接合を越えて延在する表面安定化
層を具え、前記の第1半導体領域上の前記の表面安定化
層の部分は前記の第1導電型であり、前記の第2半導体
