Description
【発明の詳細な説明】
く技術分野〉
本発明は光半導体装置に関するもので、特に分子線エピ
タキシー(MBE)法あるいは有機金属気相成長(MO
−CVD)法等によって成長可能な半導体超格子を発光
領域とし、7SOnm以下の可視領域に発光波長を有す
る高効率の光半導体装置に関するものである。

〈従来技術〉
最近、半導体レーザ装置を信号光源として利用した光デ
イスク装置やレーザビームプリンタの如き光情報処理機
器の発達に伴って可視半導体レーザ素子に対する発振波
長の短波長化が要求されるようになってきた。この要求
に即応して、Ga+−xA ix A s系半導体レー
ザ素子は着しい進歩をとげ、特に780n−帯の素子は
室温で10’時闇以上の長寿命を実現しており、コンパ
クトディスク用の光源として広く用いられるようになっ
た。
イスク装置やレーザビームプリンタの如き光情報処理機
器の発達に伴って可視半導体レーザ素子に対する発振波
長の短波長化が要求されるようになってきた。この要求
に即応して、Ga+−xA ix A s系半導体レー
ザ素子は着しい進歩をとげ、特に780n−帯の素子は
室温で10’時闇以上の長寿命を実現しており、コンパ
クトディスク用の光源として広く用いられるようになっ
た。
しかしながら、Ga、−xAlxAsはAl混晶比Xを
増加させると間接遷移に近づくため、従来のG a 1
−xAi’xAsを活性層に用いた2重へテロ構造の半
導体レーザにおいては、公知の文献(’[’ 、 )(
ayakawa他+Journal of Appli
ed Physics vol、 54+p、220
9(1983))にあるように、X≧0.2で発振波長
が750nm以下になると内部効率の低下により閾値電
流が上昇するという欠点があった6また、従来、50人
程度のG a A s量子井戸をGaビxANxAs
(x≦0.5)の障壁層で隔てた多重量子井戸(Mul
ti Quantum Well:略してMQWという
。)構造が提案されている。MQW構造レーザでは理想
的には禁制帯幅の小さいGaAs量子井戸層がより禁制
帯幅の大きい障壁層によって隔てられ、各量子井戸で量
子化準位が形成されるが、実際には片側から少数キャリ
アを注入しており、p−n接合から離れた量子井戸への
キャリアの注入効率を増加させるために障壁層の厚みを
小さくする、あるいは禁制帯幅を小さくとるなど理想的
な量子井戸と言えない構造となっている。そのため、従
来のMQW構造のレーザでは内部効率が低下する欠点が
ある。

流が上昇するという欠点があった6また、従来、50人
程度のG a A s量子井戸をGaビxANxAs
(x≦0.5)の障壁層で隔てた多重量子井戸(Mul
ti Quantum Well:略してMQWという
。)構造が提案されている。MQW構造レーザでは理想
的には禁制帯幅の小さいGaAs量子井戸層がより禁制
帯幅の大きい障壁層によって隔てられ、各量子井戸で量
子化準位が形成されるが、実際には片側から少数キャリ
アを注入しており、p−n接合から離れた量子井戸への
キャリアの注入効率を増加させるために障壁層の厚みを
小さくする、あるいは禁制帯幅を小さくとるなど理想的
な量子井戸と言えない構造となっている。そのため、従
来のMQW構造のレーザでは内部効率が低下する欠点が
ある。
〈発明の目的〉
本発明は、以上のような問題に鑑み、Al組成比の増加
にとらなう発光効率の低下を防止して、発振波長が75
0nm以下においても高効率の光半導体装置を提供する
ことを目的とする。

〈発明の構成〉
上記目的を達成するため、この発明の光半導体装置は、
発光領域がGaAsとAfAsからなり、平均的Al組
成比が0.2より大きい超格子構造になりでいる。すな
わち、本発明においては、従来半導体レーザや発光ダイ
オードの発光領域として用いてきたGa+−x/M!x
As混晶に代わって、G a A sとAj!Asを積
層した超格子を用いることにより、超格子全体で平均し
たAli戒比が0.2以上においても直接遷移を維持し
て発光効率の低下を防止している。
発光領域がGaAsとAfAsからなり、平均的Al組
成比が0.2より大きい超格子構造になりでいる。すな
わち、本発明においては、従来半導体レーザや発光ダイ
オードの発光領域として用いてきたGa+−x/M!x
As混晶に代わって、G a A sとAj!Asを積
層した超格子を用いることにより、超格子全体で平均し
たAli戒比が0.2以上においても直接遷移を維持し
て発光効率の低下を防止している。
*た、上記超格子構造は10原子層以内のAlAs層よ
りなる半導体層と、その半導体層の4倍以下の原子層数
のGaAs層より成る他の半導体層を交互に積層するの
が好ましい、これは、GaAsあるいはAlAsの厚み
が10原子層上り厚くなるとそれぞれが独立の半導体と
して振る舞い不都合が生じるため、少なくともバルク半
導体としてエネルギーギャップの大きいAlAsを10
原子層以内とすることにより、GaAs%Aj!As単
独では独立のバンド構造を形成せず、超格子としてはじ
めてバンド構造を形成するようにして、従来のMQW構
造における独立の障壁層に起因した注入効率の低下を防
止するためである。

〈実施例〉
第1図は本発明の一実施例の等価的に2重へテロ構造を
有する半導体レーザの断面構造の一部のAl組成比の分
布を示す図で、横軸はAlAsの組成比を示し、1でA
lAsのみからなる組成を、0でGaAsのみからなる
組成を示し、一方、縦軸は成長層の厚さ方向の寸法を示
している。

この半導体レーザは、図示しないn型G aAs基板上
にn型G a o 、 2 A 1 。、 s A s
クラッド層1、/ンドープ超格子活性層2、p型G a
o、 2 A I。、 * A sクラッド層3、図示
しないp型GaAsキャップ層をMBE法により連続的
に成長している。上記超格子活性層2はG a A s
3原子層21及びAnAs1原子層22を交互に各5
6及び55層積層し、全体で約630人の厚みとなって
おり、平均的なAl組成比は0.25である。このウェ
ハより250μm×100μmのブロードエリアレーザ
を作製したところ、発振波長?20nmでパルス動作時
の閾値電流密度は900A/c肩2であった。

これより、上記実施例は短波長?2On+mでも内部効
率が低下せず、閾値電流が低いことが分かる。

これは、活性層を理想的に超格子化することにより、従
来のMQWレーザでは得られなかった逆格子空間でのゾ
ーン7オールデイングにより間接遷移の伝導帯の影響が
無くなり、短波長化に伴う閾値電流上昇が防止され、ま
た、AlAs単原子層は独立してはキャリアに対する障
壁として働かないため、通常の厚い超格子にみられる注
入効率の減少の問題もなく低閾値電流が維持できるから
である。

以上本発明の実施例を半導体レーザについて示したが、
本発明は発光ダイオード等の他の光半導体装置にひろく
適用可能であることは言う主でももない。

以上より明らかなように、本発明によれば、発振波長7

Claims (2)
- (1)GaAsとAlAsから成り、平均的なAl組成
比が0.2より大きい超格子構造が発光領域であること
を特徴とする光半導体装置。 - (2)10原子層以内のAlAs層より成る半導体層と
、その半導体層の4倍以下の原子層数のGaAs層より
成る他の半導体層を交互に積層した超格子構造が発光領
域である特許請求の範囲第1項に記載の光半導体装置。
