Description

【発明の詳細な説明】 本発明は半導体装置用のリードフレームに関する0 従来、樹脂制止型あるいはセラミック封止型半導体装置
にはリードフレームが多く用いられてきた0 第1図(a)、 (b)t’;J従来のリードフレーム
を使用する半導体装置の製造方法の一例を説明するため
の断面図である。
まず、第1図(a)に示すように、半導体テップ搭載部
1vc半田、銀ペースト等のンルダー2を用いて半導体
チップ3を固着する。半導体チップ3の電極4と導電性
ワイヤー6とをボンディングしてからキャピラリ7をリ
ード5の上に移動させる。
この場合1番号8で示す部分にその硬度、弾性率。
直径等にニジある曲率全もった弧8を形成する0従って
キャピラリ7がリード5に接する以前に導電性ワイヤー
6にリード5に接することになるOこの接点とキャピラ
リー7までの直線距離と、その間にある導電性ワイヤー
6の長さを比べると。
曲率を有している為、当然導電性ワイヤー6の方が長く
なる。
次に、第1図(b)に示すように、キャピラリ7を下げ
て48.性ワイヤー6をリード5に押付けてボンティン
グする。そうすると弧8は直線となり。
4篭性ワイヤー6μその分だけ半導体テップ3側に移動
することVClハ半導体テップ3と導電性ワイヤー6の
間隔は狭くなり、短絡の危険が増大するという欠点があ
った。
本発明は上記欠点を除去し、ワイヤーボンティングにお
いて短絡の危険性を回避することのできるリードフレー
ムを提供するものである。
本発明のリードフレームに、半導体チップ搭載部と該半
導体チップ搭載部の周りに配置されるリードとを有する
リードフレームにおいて、前記リードのワイヤーボンテ
ィングされる個所がその周縁個所より低くなっているこ
とを特徴とする0次に1本発明の笑施例について図面を
用いて説明する。
第2図は本発明の一実施例の断面図である。
リードフレームのリード5のワイヤーボンティングされ
る個所9はその周縁個所10よジも低くなっている。こ
のようにすると、キャピラリ7をワイヤーボンディング
する個所9に移動させたとき、第1図(a)の弧8vc
相当する部分は周縁個所10に接するため、導電性ワイ
ヤー6の11の部分を上方に押上げる。これは半導体テ
ップ3と、28電性ワイヤー6との間@を広けるもので
あり、従って矧絡の危険を回避することができる。
以上詳細に説明したようVC,本発明によれば。
短絡の危険性のないワイヤーボンティングが可能なリー
ドフレームが得られるのでその効果は大きい0

    【特許請求の範囲】
  1. 半導体チップ搭載部と該半導体チップ搭載部の周りに配
    置されるリードとを有するリードフレームにおいて、前
    記リードのワイヤーボンティングされる個所がその周縁
    個所より低くなっていることを特徴とするリードフレー
    ム。
