Description

【発明の詳細な説明】 本発明は感光ドラムの半導体膜構成に関する。
従来、感光ドラムはＳｅ膜が半導体膜として用いられて
いるのが通例であった。しかし、Ｓｅ膜による感光ドラ
ムの欠点は、光照射部と、光非照射部の抵抗値の比が大
きくとれないため、感光体としてのコントラろトが悪い
ということ、および、Ｓｅの耐摩耗性が劣るということ
であった。上記Ｓｅ膜による感光ドラムの欠点をなくす
るために、最近アモルファスＳ１膜による感光ドラムが
用いられてきた。アモルファスＳｉＭによる感光ドラム
ではアモルファスＳ１膜の光非照射部の抵抗率が高く、
コントラストが良好になるという特徴と、耐摩耗性もＳ
ｅ膜よりは良好であるという特徴がある。しかし、アモ
ルファスＳ１膜は成長速度が遅いという欠点があった。
本発明はかかる従来技術の欠点をなくし、高いコントラ
スト、耐摩耗性のすぐれた感光ドラムを生産性良く生産
できる半導体膜構造を提供することを目的とする。
上記目的を達成するための本発明の基本的な構成は、感
光ドラムに於て、バンド・ギャップの異なる半導体ＩＮ
を積層して成ることを特徴とする。
以下、実施例により本発明の詳細な説明する。
第１因は本発明による感光ドラムの概略を示す図である
。アルミ合金よりなるドラム基体１の表面にはアモルフ
ァスＳ１膜２が５μ厚程度形成され、その上にアモルフ
ァスＳｉＯ膜３が２μ厚程度形成されて成る。
上記の如く、感光ドラムに於て、アモルファス半導体膜
を２層形成することにより、例えば、上記アモルファス
ＳｉＯ膜のバンド・ギャップは２、７　ｅ　Ｖ程度であ
り下部アモルファスＳＩＭのバンド・ギャップ１．５　
ｅ　Ｖより高く、感光膜の光非照射時の抵抗値はアモル
ファスＳｉＯ膜で高く保つことができ、光照射時の抵抗
値はアモルファスＳ１膜により低く保つことができ、光
照射時と非（ｉｆ射時の抵抗値の比が高くとれ、コント
ラストの高い像が得られる効果がある。更に、ＳｉＯ膜
は耐摩耗性にすぐれているため、下地アモルファスＳ１
膜を薄くしても劣化が少なく、それだけ寿命の長い、且
つ生産性の良い感光ドラムができることとなる。
本発明は多層アモルファス半導体膜を感光ドラムに用い
ることを基本としてなり、他のアモルファス半導体膜の
組合せを用いても良いことは云うまでもない。

  1. 【特許請求の範囲】 （］）バンド・ギャップの異なる２つ以上の半導体膜を
    積層して成ることを特徴とする感光ドラム。 （２）バンド・ギヤツブ小なるアモルファス半導体膜上
    にはバンド・ギャップ大なるアモルファス半導体ｉが形
    成されて成ることを特徴とする特許請求の範囲第１項記
    載の感光ドラム。 （３）アモルファスＳ１膜上にはアモルファスＳｉＯ膜
    が形成されて成ることを特徴とする特許請求の範囲第１
    項記載の感光ドラム。 （４）アモルファスＳｅ膜上にはアモルファスＳ１膜が
    形成″されて成ることを特徴とする特許請求の範囲第１
    項記載の感光ドラム。 （５）アモルファスＳｅ膜上にはアモルファスＳｉＯ膜
    が形成されて成ることを特徴とする特許請求の範囲第１
    項記載の感光ドラム。
