【発明の詳細な説明】
産業上の利用分野
本発明はイメージセンサ等に適用される光電変換素子に
関する。

従来例の構成とその問題点
従来、イメージセンサとしては、シリコン単結(1)
晶基板上にIC技術を利用して形成された光[変換素子
によ#)構成されていたが、これはSi単結晶基板を使
用する必要上、そのサイズは3o闘程度と限られていた
。このため、上記イメージセンサで原稿を読み取る場合
には、レンズ等の縮小光学系の使用が避けられず、装置
が大型化すると共に高価になるという欠点があった。こ
のため、縮小光学系を用いずに1対1で読み取る薄膜を
利用したイメージセンサが考案されている。このうち、
光電変換材料としてCdS、CdTeなどのIt−Vl
族化合物半導体を用いたものは、単に蒸着等で前記半導
体薄膜を積層させるだけでは、所望の特性が得られない
場合が多く、熱処理などを必要とし、工程が複雑になる
という欠点があった。

体薄膜を積層させるだけでは、所望の特性が得られない
場合が多く、熱処理などを必要とし、工程が複雑になる
という欠点があった。
発明の目的
本発明は上記従来例の欠点を除去し、低価格且つ高性能
の薄膜イメージセンサを実現するだめの光1[換素子を
提供することにある。

発明の構成
本発明の光電変換素子は、ガラス基板上に、透(2)
明電極、CdS 、CdTe 、対電極の各薄膜を上記
順序で積層し、かつ」二記CdTe4膜を形成するに際
して、基板温度を降1させなからCdTeを蒸着するよ
うにしだものである。

実施例の説明
以下、本発明の一実施例を図面に基づき説明する。第1
図において、(1)はガラス基板、(2)はガラス基板
(1)上に積層された透明電#M(例えはI n 20
5 +■TO1Sn02など)、(3)は透明電極(2
)上に積層されたCdS薄膜、(4)はCdS薄膜(3
)上に槓崩されたCdTe 薄膜、(5)はCdTe薄
膜(4)上に積層された対電極、(6)は入射光である
。次に、製造方法について説明すると、まずガラス基板
(1)上に、透明電極(2)をスパッタリング、蒸着、
スプレー法なとのうち、いず牡かの方法で形成する。次
に、CdS i膜(3)を1500λ以下の厚さにスパ
ッタリング若しくは蒸着により基板温度200℃程度で
形成する。次に、CdTe薄膜(4)もやはりガラス基
板(1)を加熱して蒸着されるが、基板温度が470℃
以上では基板からの再蒸発が激しく良好な膜は得られな
い。また、470℃以下の基板(3) 温度で成膜しても、高温では暗電流が大きく、また温度
を低くしていくと暗電流は減少するが、こんどは光電流
もまた減少していく。そこで、CdTeの蒸着開始時に
おいて、470〜400℃の基板温度にし、その後後々
に温度を降下させつつCdTeを蒸着し、基板温度が4
00〜320℃の範囲で蒸着を終了する。望ましくは、
430〜450℃で開始し、380〜350℃で停止す
る。このようにして形成されたCdTe q膜(4)上
に対電極(5)としてSnを基板温度170℃で蒸着す
れば、光電変換素子が得られる。素子形状を望ましいも
のにするため、蒸着時のマスキング、若しくはフォトエ
ツチングを適宜用いることは言う壕でもない。
図において、(1)はガラス基板、(2)はガラス基板
(1)上に積層された透明電#M(例えはI n 20
5 +■TO1Sn02など)、(3)は透明電極(2
)上に積層されたCdS薄膜、(4)はCdS薄膜(3
)上に槓崩されたCdTe 薄膜、(5)はCdTe薄
膜(4)上に積層された対電極、(6)は入射光である
。次に、製造方法について説明すると、まずガラス基板
(1)上に、透明電極(2)をスパッタリング、蒸着、
スプレー法なとのうち、いず牡かの方法で形成する。次
に、CdS i膜(3)を1500λ以下の厚さにスパ
ッタリング若しくは蒸着により基板温度200℃程度で
形成する。次に、CdTe薄膜(4)もやはりガラス基
板(1)を加熱して蒸着されるが、基板温度が470℃
以上では基板からの再蒸発が激しく良好な膜は得られな
い。また、470℃以下の基板(3) 温度で成膜しても、高温では暗電流が大きく、また温度
を低くしていくと暗電流は減少するが、こんどは光電流
もまた減少していく。そこで、CdTeの蒸着開始時に
おいて、470〜400℃の基板温度にし、その後後々
に温度を降下させつつCdTeを蒸着し、基板温度が4
00〜320℃の範囲で蒸着を終了する。望ましくは、
430〜450℃で開始し、380〜350℃で停止す
る。このようにして形成されたCdTe q膜(4)上
に対電極(5)としてSnを基板温度170℃で蒸着す
れば、光電変換素子が得られる。素子形状を望ましいも
のにするため、蒸着時のマスキング、若しくはフォトエ

このようにして製造された光電変換素子の電流−電圧特
性を第2図に示す。この図から明らかなように、本発明
の光電変換素子は、光電流が大きくかつ暗電流が小さい
という優れた特徴を有している。なお、第2図中、(a
lは光照射下(100/x)の場合、fblは暗中の場
合をそれぞれ示す。また、Snを用いた対電極(5)と
CdTe薄膜(4)との間には、整流(4) 性障壁が存在し、プロツキンクダイオードを形成してい
るため、タイオードの1噴方向のみ大きい明暗゛電流比
がイ4+られ、多数価の光電変換素子にマトリクス配線
を施して使用するようなイメージセンサには極めて望ま
しい特性を有するものである。

の光電変換素子は、光電流が大きくかつ暗電流が小さい
という優れた特徴を有している。なお、第2図中、(a
lは光照射下(100/x)の場合、fblは暗中の場
合をそれぞれ示す。また、Snを用いた対電極(5)と
CdTe薄膜(4)との間には、整流(4) 性障壁が存在し、プロツキンクダイオードを形成してい
るため、タイオードの1噴方向のみ大きい明暗゛電流比
がイ4+られ、多数価の光電変換素子にマトリクス配線
を施して使用するようなイメージセンサには極めて望ま
しい特性を有するものである。
発明の効果
以上の説明から明らかなように、本発明の光電変換素子
は、ガラス基板」−に透明’tfc 極、CdS、Cd
Te 。

対電極の各薄膜を上記順序で積層させた構造であるため
、任意の形状、面積に形成でき、かつダイオード機能も
持たせることが可能である。壕だ、CdTe薄膜の形成
に際して、基板温度を降下させながら蒸着することによ
り、光電流を減少させることなく暗電流を減少させて明
暗電流比の大きい優れた特性を有せしめることができ、
またダイオード機能を付加させることにより、イメージ
センサに適用するのに極めて有効な特性を有せしめるこ
とができる。丈に、本発明による光電変換素子は、蒸着
中の基板加熱以外は熱処理の必要がないため、製造工程
を少なくすることができ、従って安価な(5) イメージセンサの提供を可能とする。

Claims (1)
- 【特許請求の範囲】 1、 ガラス基板上に透明電極、C(I S 、CdT
e 、対電極の各薄膜を上記順序で積層し、かつ上記C
dTe薄膜を形成するに際して、基板温度を降下させな
がらCdTeを蒸着するようにしたことを特徴とする光
電変換素子。 2、基板温度が400〜470℃の範囲で(:dTeの
蒸着を開始し、その後基板温度を降下させつつ400〜
320℃の範囲で蒸着を終了させるようにしたことを特
徴とする特許請求の範囲第1項記載の光電変換素子。
