Description

【発明の詳細な説明】 本発明は半導体装置の製造装置の中で、複数枚の半導体
基板を平行かつ一定の間隔で収納可能な半導体収納箱（
以下マガジンケースと称す）Ｋ収納された未処理の半導
体基板を、処理部へ一枚づつ送り出し、処理部終了の半
導体基板を、前記マガジンケースと相対した位置に載置
された空のマガジンケースに自動的に収１ν１せしめる
手段を有した半導体装置の製造装置の構造に関するもの
である。
従来、この種の半導体装置の製造装置は、半導体基板を
移動、搬送せしめる手段を有した一千面上に相対して載
置された、マガジンケースとの間には単一の処理部を備
えた装置が汎用されていた。
しかしながら前述の構造を有した従来装置は、単位時間
内に処理可能な半導体基板の枚数（以下、処理枚数と称
す）は、単位時間で、一枚の半導体基板を処理する為に
要する時間を除した値以上には絶対になり得ないという
、処理能力上重大な欠点があった。
さらに前記単位時間当りの処理枚数を向上させる手段と
して装置台数を増した場合、一般に単位面積当りの建造
価格が高価とされている、半導体装置の製造用家屋の床
面積の装置占有率が高くなり、当該床面積の有効利用上
も重大な欠点があった。
本発明の目的は前記欠点を除去し、半導体装置を移動、
搬送せしめる手段を有１〜だ一平面上に、相対して載置
されたマガジンケースとの間に複数個の処理部を設けた
ことにより、半導体装置の製造装置の処理能力向上と、
半導体装置の製造用家屋の床面積の有効利用を可能なら
しめる半導体装置の製造装置を提供することにある。
第１図は本発明の一実施例を説明する為のフォトレジス
ト現像装置の斜視図である。
本実施例のフォトレジスト現像装置は、半導体基板１を
移動、搬送する為のベルト３を有した一平面上に未処理
半導体基板１が収納されたカセット２（以下供給カセッ
ト２と称す）が載置され、当該カセット２と相対した前
記一平面上に、処理済み半導体基板１′を収納する為の
カセット２′（以下収納カセット２′と称する）が載置
され、前記一平面上に半導体基板のフォトレジスト現像
処理を行なう為の第１処理部４と、第２処理部５を備え
ておりその動作は、供給カセット２よりベルト３で搬送
された未処理半導体基板１は第１処理部４を通過し第２
処哩部５にて処理され、続いてベルト３で搬送された未
処理の半導体基板１け第１処哩部４で処理される。前記
動作にょシ同時に２枚の半導体基板が処理される。さら
に処理終了の半導体基板１′は、第２処理部５よシベル
ト３にて収納カセット２′に自動的に収納され続いて第
１処理部４よシ前記同様ベルト３にて第２処理部５を通
過し収納カセット２′へ収納される。
収納動作が終了後新らたに供給カセット２より半導体基
板１が搬送され前述の動作を自動的にくシ返し処理を行
なう。
以上詳細な説明で明らかなように処理部を複数個設けた
ことにより、単位時間内に処理される半導体基板の処理
枚数は向上し１台の装置に複数個の処理部を備えた事に
より装置台数が減少し有効な床面積の利用が可能となる
。
本実施例はフォトレジスト現像装置による詳細説明であ
るが機種に係わらず、前述の構造を有する限υ本特許請
求の範囲が及ぶことは言うまでもない。

    【特許請求の範囲】
  1. 半導体基板を移動、搬送せしめる手段と、複数枚の半導
    体基板を平行かつ一定間隔で収納可能な第１および第２
    の半導体基板収納箱と、前記第１および第２の半導体基
    板収納箱間に設けられた複数の半導体基板処理部とを有
    する事を特徴とする半導体装置の製造装装置。
