Abstract

PURPOSE:To increase the output of a semiconductor memory cell having first FET, second FET, writing line, reading line and word line by setting relationship between the total capacity of the substrate region of the second FET and the coupling capacity between the substrate of the second FET and the word line to the prescribed relation. CONSTITUTION:A P channel MOS is composed of the first energizing electrode 11 connected to a wiring line WW', a gate electrode 12, a substrate region 13 supplied with a reference voltage, and the second energizing electrode 16 of electrically floated state. Similarly, an N channel MOS is composed of the regions 13, 14, 15 and 16 and is connected to the reading line RR'. AA' line is a word line. The relationship between the total capacity CST of the substrate region of the N channel MOS and the coupling capacity CA between the region 16 and the word line AA' is set to satisfy CA/CCT<0.7/(VAW+VAR). In this manner, the output signal can be increased.
