Abstract
PURPOSE: To manufacture a three ply insulating heat radiating sheet mutually glued strongly by laminating and unifying silicon rubber sheets containing inorganic fillers treated with silane on both surfaces of glass fiber cloth treated with silane similarly.
CONSTITUTION: Inorganic fillers having excellent electric insulating property and thermal conduction property, such as mica, boron nitride, etc. are treated with silane, mixed into silicon rubber and changed into sheetlike substance, and three of said silicon rubber sheets as the layers of both the surface and the reverse and glass fiber cloth treated with silane similarly as an intermediate layer are laminated and unified. this product is suitable as an insulating heat radiating sheet 2 used for being put between a heat generating electronic part 1 such as a transistor and a heat radiating fin 3. Vinyl silane, epoxy silane, etc. are employed as a silane treating agent. Since the fillers and the cloth are treated with silane, three of the fillers, the rubber and the cloth adhere strongly, and there is no danger of damage.
