Abstract
PURPOSE: To improve the dampproof of a multiresin sealing layer by coating and covering an organic underlying resin layer through a coupling agent, while chip is still in a wafer state, in the step of formation of the organic resin layer on a semiconductor chip surface before the sealing.
CONSTITUTION: An SiO2 film for protection 12 is coated and covered on the surface of a semiconductor layer 11 which is formed by plural semiconductor chips 10A and 10B in a wafer state. The above is done before the chips are split into pellets. Next, an Al bonding pad 13 is fixed on the chips 10A and 10B and the whole surface is covered by a polyimide resin layer 14. The process is done through a coupling agent layer consists of Al chelate compound to satisfy the adhesive property of the layer 14. The layer 14 is then selectively eliminated by photoetching to expose the pad 13 and the chips 10A and 10B are scribed to form separate pellets. Finally, these pellets are adhered to the tabulation 15 of a lead frame 16 and again covered by a polyimide resin layer 18 to mold all of them by a resin for sealing 19.
