Abstract
ているInGaAsP層の導入により、高出力、長波長
の量子井戸レーザを実現する。 【構成】 連続的に屈折率変化し、実質的に屈折率整合
しているInGaAsP閉込め層(12、15)を用い
たグレーディド・インデックス分離閉込め形ヘテロ接合
量子井戸(GRIN−SCH−QW)レーザである。閉
込め層の形成に当たっては、ガス前駆物質の流量変化率
の切り替えを適宜行いながら、成長を中断することな
く、閉込め層を連続的に成長させる。本発明の素子は、
波長領域1.2〜1.68μmにおける高出力によく適
合する。特に、この素子は、Erをドーピングした光フ
ァイバ増幅器のための励起源として適するような出力波
長を持つように容易に設計され得る。
Description
欠陥(例えば非化学量論的局部または異物混入に関連す
る転位や点欠陥)は、一般にレーザが高い出力レベルに
おいて操作される場合、レーザの特性に最も大きい影響
を及ぼす。このような起りうる影響の中には、レーザの
急速な劣化、漏れに起因する出力飽和及び放射の出力エ
ンベロープの分布の不均一性のような非常に有害なもの
もある。従って、量子井戸レーザを含む高出力半導体レ
ーザから欠陥を可能な限り最大限に除くことが必要であ
る。
接合レーザより、多くの利点を持つと考えられている。
これらの利点は、高周波応答性の向上、より狭い線幅、
より高い出力、変調下における雑音の減少、より低いし
きい値電流密度、及び温度係数T0 の増加を含む。これ
らの利点はGaAs/AlGaAs系において実証され
ている。

As系に比べると、GRIN−SCH QWレーザにお

利点を持つ。特に、強い酸素ゲッターであるAlの存在
は、それが成長室内の全ての酸素源の強力の照射を必要
とするために、GRIN−SCH QWレーザのような
高感度で複雑な素子の製造を比較的困難にする。

多成分系)においては、連続的に屈折率が傾斜変化する
領域を形成可能であると考えられている。

通信システムにおける励起放射として機能し得る。
利得は、励起出力の増加に伴って増加するため、このよ
うな励起放射源として適用するためには、レーザは比較
的高い出力を持つ必要がある。一般に、このようなレー
ザは、少なくとも10mW/facet 、望ましくは25ま
たは50mW/facet 以上の出力電力さえも供給可能で
あることが要求される。

また、高出力のためには屈折率が段階的変化する層を用

防ぐのが困難であることである。

作に十分に適合させるものであるが、本発明のレーザ

または50mWよりも大きい出力電力)である必要はな
い。

類をドーピングした一定の長さの光ファイバを含む光フ
ァイバリンクに結合させる手段、及びファイバリンクを
通って伝送される信号放射を検出する手段も含む。
は次の通りである。すなわち、この方法は、主表面を持
つIII−V族半導体本体の用意、及び、主表面を(第1
及び第2の種を含む)複数の分子種を含む雰囲気にさら
し、閉込め層を形成することを含む。閉込め層を形成す
るステップは、閉込め層の形成時間の少なくとも一部の
間、第1の種と第2の種の濃度を変化させることを含
む。各々の変化率は、結果として生じる多成分半導体材
料の組成が、例えば主表面等の適当な界面からの距離に
伴って連続的に変化し、結果として生じる材料の格子定
数が実質的に一定であるように選択される。
ちInPに基づく歪み層量子井戸レーザにおける層列の
概略を示す。基板10はSをドーピング(n〜1018/
cm3 )した100整列された(100−oriented)I
nPであり、11は1μm厚さのエピタキシャル層であ
る。下部の閉込め層12は、連続的に屈折率が変化する
InGaAsPからなり、かつ、6つの副層121〜1
26を含んでおり、各副層は約40nmの厚さである。
0.99μmに対応するバンドギャップを持つ組成を持
ち、(この4成分系内の組成は対応するバンドギャップ
波長によって定義されることが多い。この表記は明白で
あり当業者にはよく理解できる。)その組成は直線的に
変化し、副層122との界面ではλg=1.04μmに
対応する組成となる。
変化し、他の界面の組成は、それぞれ1.12μm、
1.16μm、1.206μm、及び1.25μm(量
子井戸130との界面)に対応する組成である。この場
合、強調すべきことは、どの2つの副層間の界面におい
ても、組成の変化はなく、組成変化率の変化のみがある
ことである。特に、Ga及びAs両方の含有量の変化率
は、例えば層11からの距離に伴って変化する。
は、各々4.5nm厚さのIn0.5Ga0.5 Asであ
り、その間に20nm厚さのInGaAsP層140及
び141(λg =1.25μmに対応する組成)が形成
されている。
この上に、50nm厚さのドーピングされていない(n
〜1016/cm3 )InP層16、0.2μm厚さのZ
nがドーピングされた(p〜4×1017/cm3 )In
P層17、0.9μm厚さのZnがドーピングされた
(p〜8×1017/cm3 )InP層18、0.4μm
厚さのZnがドーピングされた(p〜1.1×1018/
cm3 )InP層19、0.12μmのZnがドーピン
グされた(p〜5×1018/cm3 )InGaAsP層
(λg =1.2μmに対応する組成)20、及び0.0
6μmの厚さのZnがドーピングされた(p〜1019/
cm3 )InGaAsP(λg =1.2μmに対応する
組成)層21が順次重ね合わされている。
(常圧)有機金属気相エピタキシー(Metal Organic Va
por Phase Epitaxy,MOVPE )によって形成された。しか
し、他の成長技術(例えば低圧MOVPE、CBEまた
はガス源MBE)もまた本発明の実施に使用可能であ
る。
にエピタキシャル層11が通常の技術によって形成され
る。閉込め層の成長は、625℃において行われ、前駆
物質として、トリメチル・インジウム(TMIn)が3
0℃で、トリメチル・ガリウム(TMGa)が−15℃
で、5%AsH3 及び20%PH3 が用いられる。ダイ
シングの後、光学被覆、電気的接触、及び放熱手段を設
け、そのレーザ出力を測定した。前記の構造のレーザに
おいて実際に200mWを超える出力が測定された。
な、0.9μmから1.40μmのλg 範囲のInGa
AsP層を成長させるために必要な前駆物質の流量条件
における典型的なデータを示す。このデータから、70
sccmTMIn及び225sccmの20%PH3 の
流量は、成長雰囲気内に過剰のIn及びPを与える速度
で一定に保たれると推測できる。
に対応する組成を持つ材料を得るためには、TMGa及
びAsH3 の流量は、それぞれ曲線26及び25の点A
に対応する必要があることを示す。当業者には明白に認
識されるように、点B、C、D及びEに対応する各組
成、及び、曲線上の他の全ての点に対応する各組成に対
しても、同様の流量条件が適用される。
て、閉込め層の組成は、連続的に、かなりの範囲にわた
って(例えばλg =0.99μmからλg =1.25μ
mまで)変化する。この組成変化は、TMGa及びAs
H3 の流量、それぞれ、常に曲線26及び25上にある
ように制御することによって実現できる。しかし、この
ような制御は(曲線25は非常に非直線的であるため)
複雑な制御問題を生じるため、通常は不要である。すな
わち、発明者は、断片的な直線近似制御によって完全に
受容できる組成の閉込め層が得られることを確認してい
る。
g1とλg2の間で連続的に変化するような、厚さtのIn
GaAsP閉込め層を成長させるために、量Δλg =λ
g2−λg1 は一般に、TMGa流量とAsH3 流量の変
化率が変化する点における組成を決定するn個の部分に
分割される。典型的に、これらは図2の点B、C、及び
Dに対応する。
込め層を成長させるところの材料の層が、組成λg1 を
持ち、且つ、仮にn=6の場合、次の手順を適用でき
る。あらゆる適当な手段によって(例えば図2を用い
る)、λg1 、λg2 、及び流量の変化率が変化する点に
おける5つの中間組成に対応するTMGaとAsH3 の
流量を決定できる。
流量の組における材料の成長速度は既知であるため、あ
らゆる副層の成長における所要時間は容易に決定でき
る。複数の副層の厚さは、多くの場合、全て等しくされ
る。λg1 に対するTMGa流量と、λg1 +Δλga(流
量の変化率が最初に変わる点における組成)に対応する
流量との差を決定し、このようにして決定した流量の差
を、第1の副層を成長させるために予め決定した時間で
割ることによって、TMGa流量の適当な変化率が決定
される。

率を決定するために、同様に適用される。
コンピュータ制御可能大流量制御装置は市販されてお
り、また、上述の方式で流量を変化させるようにコンピ
ュータにプログラムするソフトウェアも当業者において
は常識であるため、その説明は省略する。
成λg1 の層が所望の厚さに達した後、TMGa流量と
AsH3 流量は、成長を中断することなく、それぞれに
予め決定された新しい変化率で変化するように切り替え
られる。予め決定した時間の経過後、それぞれの流量の
変化率は再び、成長を中断することなく調節される。こ
の手順は全ての副層が完成するまで継続される。
発明の手順は、ガス流の変化率の切り替えのみを必要と
するので、閉込め層の成長は、従来技術の段階的屈折率
変化InGaAsP閉込め層の成長において必然的に起
こるような、ある1つの副層の完成における成長の休止
がなく、連続的であり得る。欠陥は成長の休止点で、そ
の周辺から容易に形成される傾向があるため、このよう
な閉込め層の成長の連続性は、本発明の重要な特徴であ
ると考えられる。
y P1-y 連続的グレーディド閉込め層のGa含有量に関
する典型的なデータを示しており、固体においてy〜
2.2xであり、λg は、矢印60における1.1μm
から矢印61における1.25μmまで変化する。図示
されるように、Ga濃度は連続的に(層の厚さの大部分
においては直線的に)変化し、それにより欠陥形成の可
能性を減少させる。

を休止することなく(または最小の休止で)成長を開始
する。便宜上、量子井戸は、そのxの値及び井戸の厚さ
が、所望のレーザ波長を得るように選択されたところの
Inx Ga1-x Asである。図4は、TMIn流量に関
するInGaAsのIn含有量の典型的なデータを示
す。図示されるように、依存性は直線的であり、固体組
成の真っ直ぐな調節を容易にしている。

な条件下における成長速度はTMIn流量にのみ依存す

応用においては、(例えばErをドーピングしたファイ
バ増幅器の励起光源においては)レーザ波長を微調整す
ることが必要である。これは量子井戸内の歪みの程度の
調節によって可能となる。図6は、(Inx Ga1-x A
sにおける)xと、1.48μmのレーザ波長を得るた
めに必要な井戸幅との関係の典型的な理論曲線を示す。
発明者の得た実験データは、少なくともx>0.43に
関しては、理論曲線とよく一致した。x=0.53に関
して、組成はInPと格子整合する。

射する。

はまた、励起放射をファイバ75からファイバ81へ結
合させるための手段(結合器)80を含む。このような
手段としては一般的なものを使用できる。信号放射72
は、ファイバ増幅器76において、既知の方法で増幅さ
れ、次に伝送ファイバ77を通って検出器78に伝送さ
れる。
は、連続的に屈折率変化し、実質的に格子整合している
InGaAsP閉込め層の使用により、高出力で動作す
るレーザを得ることができる。また、閉込め層の成長に
おいてガス流の変化率の切り替えのみを必要とするた
め、屈折率変化は連続的となり、欠陥の形成を防止でき
る。さらに、量子井戸内の歪みの調節により、レーザ波
長を微調整し、所望の波長を得ることができる。

Claims (7)
- 【請求項1】 レーザが、 a)GaInAsPを含む閉込め層と、 b)1つ以上の量子井戸を含む活性領域とを有し、 c)閉込め層の材料の少なくとも1つの主要部分の組成
が、活性領域からの距離の関数として連続的に変化し、
その変化率は閉込め層の少なくともその部分がInPに
実質的に格子整合するように選択され、 1.2〜1.68μmの範囲の照射波長を持ち、室温C
W照射が可能であることを特徴とする半導体レーザを含
む装置。 - 【請求項2】 少なくとも1つの量子井戸の材料が歪ん
でいることを特徴とする請求項1記載の装置。 - 【請求項3】 活性領域が、間に障壁層を持つ、少なく
とも2つの量子井戸を含み、この少なくとも2つの量子
井戸の材料に歪みがかけられ、この量子井戸歪みは第1
の意味の歪みとされ、さらに障壁層の材料にも歪みがか
けられ、この障壁層歪みは第1の意味と反対の意味の歪
みとされ、それにより活性領域の全体の歪みが比較的低
レベルに維持されることを特徴とする請求項2記載の装
置。 - 【請求項4】 レーザは、室温において、少なくとも5
0mWの光出力のCW照射が可能であることを特徴とす
る請求項1記載の装置。 - 【請求項5】 閉込め層が、第1の副層及びこれに隣接
する第2の副層を含み、第1の副層中の材料組成が第1
の変化率で変化し、第2の副層の組成が第1の変化率と
異なる第2の変化率で変化することを特徴とする請求項
1記載の装置。 - 【請求項6】 1)ある長さの希土類をドーピングした
光ファイバ; 2)レーザが1.2〜1.68μmの範囲の波長を持つ
出力放射を持つように、電流をレーザを通して流すため
の手段;及び 3)出力放射の少なくとも一部を希土類をドーピングし
た光ファイバ内に結合させるための手段 を含む光ファイバ通信装置であることを特徴とする請求
項1記載の装置。 - 【請求項7】 希土類をドーピングしたファイバがEr
を含むことを特徴とする請求項6記載の装置。
