【0002】上記ワイヤボンディングは、半導体装置の
製造において半導体チップとリードフレームまたはパッ
ケージとの間のワイヤ接続に用いられている。昨今のL
SIに代表される半導体装置は高集積化,高速化が著し
い。これに伴いパッケージ技術の分野でも、リードピッ
チ縮小化による小型化,高密度化が加速的に進み、多ピ
ン化の進展が目覚ましい。

おいては、3〜7mmといった従来に無いロングループ
(長スパンのルーピング)が要求されている。このため

ャピラリの押下と移動により第1及び第2ボンディング
を順次に行って、2点間にワイヤをループ状に架設する
ワイヤボンディングに関し、ロングループに対するリバ
ースボンディングのリバース依存を低減させ且つ安定な
ループコントロールが可能なワイヤボンディング方法が
提供されて、ワイヤボンディングのループ長大化を必要
とする半導体装置の多ピン化に対して、その展開への対
応とボンディング品質の確保を可能にさせる効果がある
。
イヤを可動に貫通させて案内するキャピラリを用い、キ
ャピラリの押下と移動により第1及び第2ボンディング
を順次に行って、2点間にワイヤをループ状に架設する
ワイヤボンディングに関し、ロングループに対するリバ
ースボンディングのリバース依存を低減させ且つ安定な
ループコントロールが可能なワイヤボンディング方法が
提供されて、ワイヤボンディングのループ長大化を必要
とする半導体装置の多ピン化に対して、その展開への対
応とボンディング品質の確保を可能にさせる効果がある
。

Claims (3)
- 【請求項1】 ワイヤ(1) を可動に貫通させて案
内するキャピラリ(2) を用い、該キャピラリ(2)
の押下と移動により第1及び第2ボンディングを順次
に行って、2点間にワイヤ(1) をループ状に架設す
るワイヤボンディングにおいて、第1ボンディングは、
該キャピラリ(2)から突出するワイヤ(1) 先端に
該先端の加熱により形成するボール(5)を設けて行う
ネイルヘッドボンディングであり、第1ボンディング直
後のワイヤ(1) に、該ボール(5) 近傍の該加熱
により生じた軟化部分(1a)が加工硬化して該ワイヤ
(1) が破断しない張力を印加することを特徴とする
ワイヤボンディング方法。 - 【請求項2】 前記張力の印加は、前記キャピラリ(
2) のボンディング側と反対側に設けたクランパ(3
) により、第1ボンディング直後のワイヤ(1) を
挟持して行うことを特徴とする請求項1記載のワイヤボ
ンディング方法。 - 【請求項3】 前記張力の印加は、前記キャピラリ(
2) のボンディング側と反対側に該キャピラリ(2)
からのワイヤ(1) を横方向に屈曲さるワイヤ支承
部材(9) を設け、第1ボンディング直後のワイヤ(
1) に該ワイヤ支承部材(9) の移動を与えて行う
ことを特徴とする請求項1記載のワイヤボンディング方
法。
