Claims (1)
- 平行平板型のアノード電極１とカソード電極２
間に高周波電力Ｐｅを印加し、カソード電極２上
に基板３を載置して当該基板３をプラズマエツチ
ングする装置において、カソード電極２を、基板
３を載置するカソード電極部分２ａとこの周部に
取付けた絶縁部分２ｂとで構成したプラズマエツ
チング装置。
