Ｙ移動台に取り付けられたウエーハ上にチツプパ
ターンを結像させ、縮小投影レンズの有効画面サ
イズに応じたピツチでステツピングを繰り返しな
がらウエーハ全体を露光する半導体装置製造用の
ステツパ投影露光装置において、 １個もしくはそれ以上の保守用の補助操作卓を
ＸＹ移動台の近傍でかつＸＹ移動台と同一の清浄
度の保守ゾーンに備えたことを特徴とする半導体
装置製造用のステツパ投影露光装置。
