Claims (1)

  1. 【実用新案登録請求の範囲】 (1) 被検査回折格子に単一波長の平行光を入射
    する光源と、 上記被検査回折格子から１次光のスポツト受光
    位置とスポツト基準受光位置との位置ずれを検出
    する受光位置ずれ検出手段と 検出された受光位置ずれに基づいて、上記被検
    査回折格子のピツチずれを算出して出力するピツ
    チずれ出力手段とでなることを特徴とする回折格
    子の検査装置。 (2) 上記受光位置ずれ検出手段が、 １次光のスポツト基準受光位置で各分割受光部
    の光量が等しくなる２分割受光素子と、 上記各分割受光部の光量差を検出する減算手段
    とで構成されたことを特徴とする請求項第１項に
    記載の回折格子の検査装置。 (3) 上記受光位置ずれ検出手段が、 １次光のスポツト基準受光位置で各分割受光部
    の光量が等しくなる２分割受光素子と、 上記各分割受光部の光量差を検出する減算手段
    と、 上記各分割受光部の光量和を検出する加算手段
    と、 検出された光量差を検出された光量和で除算す
    る除算手段で構成されたことを特徴とする請求項
    第１項に記載の回折格子の検査装置。 (4) 被検査回折格子に単一波長の平行光を入射
    する光源と、 上記被検査回折格子から１次光の光量を検出す
    る１次光用光検出手段と、 上記被検査回折格子からの０次光の光量を検出
    する０次光用光量検出手段と、 検出された１次光の光量と０次光の光量との比
    に基づいて、被検査回折格子の溝深さを検出する
    溝深さ検出手段とでなることを特徴とする回折格
    子の検査装置。
