Claims (1)
- 一導電型のバツクゲート領域となる半導体基板
と、この半導体基板上に形成される逆導電型のエ
ピタキシヤル層よりなるチヤンネル領域と、この
チヤンネル領域の両端に形成された逆導電型のソ
ースおよびドレイン領域と、このソースおよびド
レイン領域を区切るように配置された逆導電型の
ゲート領域とを備え、この半導体基板上に形成す
る絶縁膜による前記チヤンネル領域の不純物濃度
上昇を防止するエピタキシヤル層を具備すること
を特徴とした接合型電界効果トランジスタ。
