- 【実用新案登録請求の範囲】 絶縁性基板上に形成されたタンタルから成るゲ
ート電極と、前記ゲート電極上に五酸化タンタル
によつて形成された第１ゲート絶縁膜と、前記第
１ゲート絶縁膜上に形成された第２ゲート絶縁膜
と、前記第２ゲート絶縁膜上に形成されたアモル
フアスシリコンから成る活性層と、前記活性層上
に形成されたソース電極及びドレイン電極とを備
えたアモルフアスシリコン薄膜トランジスタにお
いて、 前記第２ゲート絶縁膜を膜厚６０ｎｍ以上１０
０ｎｍ以下のシリコン酸化膜で形成したことを特
徴とするアモルフアスシリコン薄膜トランジスタ
。
