果を著しく高めることができる。また、ウェハキャリア
移動中における薬液の滴下がないので、自動洗浄装置の
汚損、腐食を防止できる。さらに、薬液処理槽における
薬液の減少を微量に抑え、その補充に要する手間やコス
トを削減できるという効果もある。

ェハを前記薬液処理槽、純水洗浄槽及び乾燥装置へ搬送
する搬送装置とを備えた半導体ウェハの自動洗浄装置に
おいて、 前記薬液処理槽から引き上げられる前記ウェハキャリア
の周囲を囲むように該薬液処理槽の上部に下向きに配置
され、前記ウェハキャリア及び前記半導体ウェハに不活
性ガスを噴射する複数のスプレーノズルを設けたことを
