Abstract
The invention relates to a method and a device for drying an object. The aim of the invention is to dry said object more effectively. To this end, the object is brought into contact with a fluid which removes surface charges.

Der Behälter 7 weist einen Überlauf 10 sowie einen Auslaß 11 auf. Der Behälter 7 ist zum Teil mit der für die Waferbehandlung notwendigen Behandlungsflüssigkeit 12 gefüllt. Auf der Behandlungsflüssigkeit befindet sich als Schicht ein Oberflächenladungen entfernendes Fluid 14, das vorzugsweise gasförmig ist, aber auch flüssig sein kann. Nach der Naßbehandlung werden die Wafer 2 zunächst durch den Substratträger 16 angehoben und nachfolgend durch die Anhebe-Einrichtung vom Substratträger weg und aus der Behandlungsflüssigkeit 12 heraus gehoben und in die Haube 5 hinein bewegt . Während dieser Bewegung werden die Wafer 2 getrocknet, beispielsweise gemäß dem aus der oben genannten EP-A-0 385 536 bekannten Marangoni-Verfahren. Das dabei verwendete Gas oder Gasgemisch wird entweder über eine Öffnung 8 zwischen der Haube 5 und dem Behälter 7 (die möglichst klein sein sollte) oder über einen nicht dargestellten Einlaß in der Haube 5 eingelei- tet . Im letzteren Fall sitzt die Haube 5 abdichtend auf dem Behälter 7.
Danach wird ein Teil der Behandlungsflüssigkeit 12, die während der Naßbehandlung bis zum Überlauf 10 reicht und über ihn abfließt über den Auslaß 11 abgelassen und es wird eine Schicht des die Oberflächenladungen entfernenden Fluids 14 entweder über den Überlauf 10, die Öffnung 8 oder einen nicht dargestellten Einlaß in der Haube 5 oder dem Behälter 7 aufgebracht. Das Auslassen der Behandlungsflüssigkeit und Aufbringen des Fluids kann gleichzeitig oder nacheinander erfolgen, wobei aber darauf zu achten ist, daß das Fluid 14 ausreichend mit dem Substratträger in Kontakt kommt. Obwohl das erfindungsgemäße Verfahren bzw. die Vorrichtung zuvor anhand einer Behandlungsvorrichtung für Substrate dargestellt wurde, wird deutlich, daß das der Erfindung zugrundeliegende Prinzip des hier dargestellten Verfahrens und der Vorrichtung auch in anderen Bereichen anwendbar ist, bei denen ein sich in einer Flüssigkeit befindlicher Gegenstand getrocknet werden muß.

Verfahren zum Trocknen eines Gegenstandes (16), bei dem der zu trocknende Gegenstand aus einer Behandlungsflüssigkeit entfernt wird und der Gegenstand (16) mit einem Oberflächenladungen entfernenden Fluid (14) in Kontakt gebracht wird, dadurch gekenn- zeichnet, daß das Fluid (14) als Fluidschicht auf die in einem Behälter (7) befindliche Behandlungsflüssigkeit (12) , in der sich der zu trocknende Gegenstand (16) befindet, aufgebracht wird.1.
