<ジエン系ゴム>
本発明の実施形態において、ジエンゴムは、硬化性フィルムの必須成分である。IUPACは、エラストマーを、ゴムのような弾性を示すポリマーとして定義している。すなわち、ジエンゴムは、エラストマーであり、それは、エンジニアリングサーモプラスチック(たとえば、ナイロン、PET)といった他のポリマーと比較された場合に粘弾性並びに一般的に低いヤング率及び高い伸び率を有するポリマーである。本発明の発明者らは、エラストマーが、優れたフィルム形成能力と、良好なフィルム取り扱い特性と、高いフィラー(たとえば、HGM、シリカ、及び他の粒子状フィラー)装填量でもたとえばタイプ-5フィルムを生成する能力とを付与することに対する、重要な要素であることを見いだした。たとえば、他の成分に加えて10重量%以下の量のエラストマーを含有する組成物は、タイプ-5硬化性フィルムを作成するために使用できるが、エラストマーを除くすべての他の成分を含有する組成物は、それにもかかわらずタイプ-1又はタイプ-2フィルムを作成するためにさえ使用できないことが見いだされた。発明者らはまた、適宜配合された場合、エラストマーがまた、良好な耐熱性及び優れた電気的特性を硬化体にもたらし、PCB製造用のプリプレグの置換物の成分としてのエラストマーの使用を可能にすることを見いだした。
本発明のフィルムは、フィルム内の成分が反応及び/又は架橋して、硬化材が有害なクリープ挙動を示さないようにフィルムを「固化」させ得る、硬化性がある。ある態様において、硬化性フィルムは、約80℃~約250℃、及び好ましくは約120℃~約250℃、及びより好ましくは約140℃~約220℃の温度で硬化させられ得る。ある態様において、フィルムは、室温以下での長い耐用期間(working time)を有し、それにより、それらが保存されたあと、それらの製造から何週間、何か月、又は何年も後に現場で使用されることができる(たとえば、それらがPCBの製造のために使用されるときに硬化させられることができる)ほどに十分な「貯蔵寿命」を有する。硬化性フィルムが使用のための硬化の条件下で完全に架橋されることは、本発明の要求ではない。重要なのは、硬化体の所望のレオロジー挙動であり、たとえば、硬化フィルムがPCBにおける絶縁層として使用されるときにクリープは実際上ないほうがいい。多くのジエンゴムは、任意の外部の硬化促進剤又は硬化剤なしで熱硬化する潜在性を有するので、発明のいくつかの実施形態において、硬化性フィルム組成物は、特にゴム組成物(B)のジエンゴムがビニルリッチである場合、硬化剤を含まない。しかし、好ましい実施形態において、硬化性フィルムのゴム組成物(B)は、フィルムの硬化挙動が適切であり、たとえば、PCBの製造に典型的なラミネーションプロセスにおける使用に適するように、ラジカル開始剤及び/又は硬化剤を含む。適正なラジカル開始剤及び/又は硬化剤の選択において考慮すべき1つの重要なファクターは、特に硬化性フィルム組成物が溶媒を含んで調製される場合、それらが乾燥中に測定可能な程度に反応を活性化させないことである。
PCB層がプラテンプレスで構築されるときなどの印加及び加熱時のレオロジープロファイルを制御する目的のために硬化性フィルムのゴム組成物(B)中に1種以上の液体ジエン系ゴム(以下、液体ゴム又は「LR」と呼ばれることもある)を含むことは有益であり得る。たとえば、従来のPCB又はHDI PCB製造方法におけるプリプレグを置き換える目的のために、本発明の硬化性フィルムは、銅トレース及び低圧エリアを充填及び流動し、最終硬化PCBアセンブリ又はサブアセンブリにおける容認できる誘電体スペーシングを可能にするのに適した硬化及び流動特性により設計されることができる。LRを含むことはまた、硬化性フィルムのその硬化又は未硬化状態における特性を調節するための、たとえば、ヤング率、接着性、電気的特性、又は膨張特性を調整するための、手段として使用され得る。
ポリ(アリーレンエーテル)は、当該技術において一般的に、ポリフェニレンエーテル又はポリ(フェニレンエーテル)、又は簡単に「PPE」と呼ばれる。本明細書において説明される硬化性フィルムのゴム組成物(B)は、変性又は官能化PPEを含む、1種以上のPPEを含みうる。
<中空ガラス微小球(HGM)>
本発明の硬化性フィルム組成物において使用される中空ガラス微小球(HGM)は典型的に、ソーダ-石灰ホウケイ酸ガラスから作成されたホウケイ酸微小球である。他のタイプのガラスから作成されたHGMが使用されてもよい。ホウケイ酸微小球は、主としてSiO2、及び少なくとも1%のB2O3を含有するが、微小球のガラス組成は、出発材料に依存してある程度さまざまであることができる。例示的なソーダ-石灰ホウケイ酸は、80.7重量%のSiO2、6.9重量%のNa2O、10.3重量%のCaO、2.1重量%のB203、及び1.9%の不純物を含有する。
本発明の硬化性フィルムは、シリカを含有し得る。シリカのタイプによって特に限定されないが、溶融シリカが好ましい。溶融シリカは、不定形な又は球状の形態を有し得る。溶融シリカは、約0.1~50μm、又は約0.1~10μm、又は約0.1~1μmのD50を有し得る。
本発明の硬化性フィルム組成物は、その硬化体の比誘電率、誘電正接、熱膨張率、熱伝導率、及び他の特性をさらに調整するために、中空ガラス微小球及び/又はシリカ以外に1種以上のフィラーを含むことができる。フィラーは好ましくは、粒子状フィラーである。
マレイミド樹脂は、硬化性熱硬化性組成物への一般的な添加剤である。最も広く使用されるマレイミドは、ビスマレイミド(BMI)を含む。BMIは、それらの分子構造中に2つのマレイミド基を含有するマレイミド系樹脂の一種である。それらは、アミン及びチオールに対するそれらの高い反応性、並びにそれらの高い熱的安定性及び良好な耐薬品性で知られる。それらは、高い熱機械的安定性が所望される構造用コンポジット中のコモノマー又は樹脂添加剤として広く使用されている。商用生産されている一般的なBMIは、たとえば、DKK社(日本)によって製造されたBMI-1000、BMI-1000H、BMI-1100、BMI-1100H、BMI-1100H、BMI-3000H、BMI-3000、BMI-4000、BMI-5100、BMI-7000H、BMI-7000、BMI-TMIという商品名の、4,4’-ジフェニルメタンビスマレイミド、m-フェニレンビスマレイミド、m-フェニレンビスマレイミド、2,2’-ビス[4-(4-マレイミドフェノキシ)フェニル]プロパン、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、及び1,6’-ビスマレイミド-(2,2,4-トリメチル)ヘキサンを含む。

<難燃剤>
耐火性又は耐炎性を有するために、本発明の硬化性フィルム又はその硬化体は、好ましくはまた、1種以上の難燃剤を含有する。実施形態において、硬化性フィルム又はその硬化体は、UL-94の等級V0、V1、VTM-0、又はVTM-1を有し得る。難燃剤は、硬化性フィルムの合計重量に対し約5~30重量%の量で、硬化性フィルムに添加され得る。粒子状難燃剤としては、20μmを下回るD50を有する粒子が好ましく、10μmを下回るのがより好ましく、5μmを下回るのがさらにより好ましい。難燃剤は、硬化性フィルムの他の成分との相溶性を高めるために表面改質されていてもよい。
硬化性フィルムは、硬化又は未硬化フィルムの特性を調整するために使用され得る補助剤を含みうる。そのような剤は、現場での使用における硬化性フィルム又はその硬化体の安定性を促進するための酸化防止剤、銅箔への付着を改善するための接着促進剤、フィラーとゴム組成物(B)との間の相互作用を改善するための相溶化剤、及びヒートプレス中の硬化性フィルムの流動特性を改善するためのレオロジー改質剤を含む。いくつかの補助剤は、2つ以上の目的に資することができ、たとえば、反応性モノマー又は架橋剤は、硬化性フィルムのレオロジープロファイルを変えることと、たとえば、弾性率を増大させること及びCTEを低下させることにより、硬化性フィルムのその硬化形態における物理的特性を変えることとの両方のために使用されることができる。
本発明の硬化性フィルムを調製するための方法が以下に説明される。いくつかの実施形態において、硬化性フィルムは、基板上に提供される。適切な基板は、任意に離型処理にかけられた片面又は両面を有する、プラスチックフィルム、金属箔、紙、織布、不織布等であることができる。
ここで、「硬化性フィルムを硬化させることから得られる硬化体」は、本発明の硬化性フィルムを硬化させることにより得られる硬化フィルム、又は、部分硬化又は完全硬化後の硬化性フィルムを含有する任意の生成物であることができる。いくつかの実施形態において、硬化性フィルム及び硬化性フィルムを硬化させることから得られる硬化体は、実質的に等方的である。いくつかの実施形態において、硬化性フィルム又はそれから得られる硬化フィルム中の成分(B)の構成要素はすべて、実質的に混和性がある。硬化性フィルム又はそれから得られる硬化フィルムの厚さは典型的に、約0.2ミル~約16ミル(すなわち、約5μm~約400μm)、好ましくは約0.4ミル~約10ミル(すなわち、約10μm~約250μm)、及びより好ましくは約0.5ミル~4ミル(すなわち、約12μm~約100μm)にわたる。いくつかの実施形態において、厚さは、およそ10μm、12.5μm、15μm、20μm、25μm、30μm、40μm、又は45μmである。いくつかの実施形態において、厚さは、およそ50μm、55μm、60μm、65μm、70μm、75μm、80μm、85μm、90μm、95μm、100μm、又は105μmである。いくつかの実施形態において、厚さは、約100μm~約200μmである。いくつかの実施形態において、硬化性フィルムは、約2ミル~約10ミル、又は約11ミル~約60ミルの厚さを達成するようにスタックされることができる。
本明細書において説明される硬化性フィルムから得られる1以上の誘電体層を含むPCBもまた提供される。
硬化性フィルムの例は一般的に、高速回転ミキサーで適切な溶媒(トルエン、又はエチルアセテート、又は1,3ジオキサラン、又はそれらの任意の混合物)に硬化性フィルム組成物(本明細書において説明される比較例及び発明例のさまざまな硬化性フィルム組成物については表1及び2を参照)の成分を混ぜ合わせ、均一に分散させてワニスを生成すること、続いてワニスをキャリアフィルム上にバーで塗布してアセンブリを得ること、及びその後アセンブリを<1%の保持溶媒レベルまで乾燥器で乾燥させることにより調製された。バーの高さに依存して、約0.5~4ミルの厚さを有する硬化性フィルムを得ることができた。
銅箔間のボンディング層としてプリプレグ層の代わりに硬化性フィルムを使用する20層ハイブリッドPCBが、図2に詳細を示す基本的なスタックアップ構造でビルドされた。PCBは、5.0ミルの標準FR4(ガラス繊維強化誘電体)材料、内銅層として1.0オンスの銅箔、及び約3.5ミルの厚さを各々が有する硬化性フィルムを使用して構築された。一般的に使用されるガラス強化プリプレグ層の代わりに、硬化性フィルムがボンディング層として使用された。PCBパネルは、大量生産用の18インチ×24インチの一般的なパネルサイズ寸法を有した。各々の内銅層は、所望の銅フィーチャーを作製するためにケミカルエッチングされたあと、ラミネーションのために銅表面を調製するために標準的なPCBプロセスを使用して化学的に処理された。
この発明例では、20層ハイブリッドPCBにおける硬化性フィルムとして、表1の硬化性フィルムE9が使用された。図3に示されるように、PCBは熱応力試験に合格し、ボイド又は熱応力の他の兆候は存在しなかった。
この比較例では、20層ハイブリッドPCBにおける硬化性フィルムとして、表1の硬化性フィルムC1が使用された。図4に示されるように、PCBは、HGM又はシリカフィラーを含まなかった硬化性フィルムC1に由来する中間層に熱応力後にボイドが出現したため、熱応力試験で不合格となった。
スタックされベリードビアホールからオフセットされたマイクロビアを有する4+6+4 HDI PCBが、ラミネーションプロセスによって製造された。詳細なスタックアップ構造が図5に示される。中央部の層は、ガラス強化高TgFR4材料であった。また、この例においては、約3.5ミルの厚さを各々が有する表1の硬化性フィルムE9の4層が、中央部の両側にシーケンシャルラミネーションプロセスによって追加された。HDI PCBは、マイクロビアキャビティを形成するためにレーザー加工が使用されたことを除き、上述された多層PCBと同様の手法で製造された。
Claims (16)
- (A)硬化性フィルム組成物の合計重量に対し10重量%~80重量%の量のフィラーと、
(B)少なくとも1種のジエン系ゴムを硬化性フィルムの組成物の合計重量に対し8重量%またはより多くの量で含有するゴム組成物と、
(C)周囲温度で少なくとも15g/100mlのトルエンに対する溶解度を有するマレイミド樹脂と
を含み、硬化性フィルム組成物から得られる硬化フィルムが150℃またはそれ未満のガラス転移温度を有する、硬化性フィルム組成物。 - 前記フィラーは、シリカ及び中空ガラス微小球のうちの少なくとも1つである、請求項1に記載の硬化性フィルム組成物。
- 前記マレイミド樹脂は、周囲温度で少なくとも20g/100mlのトルエンに対する溶解度を有する、請求項1に記載の硬化性フィルム組成物。
- 前記マレイミド樹脂は、600を超える分子量を有する、請求項1に記載の硬化性フィルム組成物。
- (A)硬化性フィルム組成物の合計重量に対し10重量%~80重量%の量のフィラーと、
(B)60,000またはより多くの重量平均分子量を有する少なくとも1種のジエン系ゴムと55,000またはそれ未満の重量平均分子量を有する少なくとも1種の液体ゴムとを含有するゴム組成物と、
(C)周囲温度で少なくとも5g/100mlのトルエンに対する溶解度を有するマレイミド樹脂と
を含む、硬化性フィルム組成物。 - 前記ゴム組成物はさらに、少なくとも1種のポリ(アリーレンエーテル)を含有する、請求項1に記載の硬化性フィルム組成物。
- 前記ゴム組成物はさらに、1種以上の開始剤及び/又は硬化剤を含有する、請求項1に記載の硬化性フィルム組成物。
- 1種以上の難燃剤をさらに含有する、請求項1に記載の硬化性フィルム組成物。
- 請求項1に記載の硬化性フィルム組成物から得られる、硬化性フィルム。
- 湿度制御なしに周囲温度で90日を超える耐用期間を有し、その間硬化性フィルムのレオロジー特性、電気的特性、及び熱機械的特性が変化しない、請求項9に記載の硬化性フィルム。
- 請求項9に記載の硬化性フィルムを硬化させることにより得られる、硬化フィルム。
- 1.7~3.2にわたる10GHzでの比誘電率と0.005未満の10GHzでの誘電正接とを有する、請求項11に記載の硬化フィルム。
- 3GPa未満のヤング率を有する、請求項11に記載の硬化フィルム。
- 基板と、
前記基板上の請求項9に記載の硬化性フィルムと
を含む、アセンブリ。 - 請求項14に記載のアセンブリを硬化させることにより得られる、硬化体。
