Claims (4)
- 半導体製造装置に設けられた搬送装置に搬送されて、所定の動作を実行する実行装置であって、
前記所定の動作を実行するための動作装置と、
水平方向に沿った第1方向における加速度を検出可能な第1加速度センサと、
水平方向に沿った前記第1方向と交差する第2方向における加速度を検出可能な第2加速度センサと、
前記第1加速度センサ及び前記第2加速度センサの出力値に基づいて、前記半導体製造装置内における前記実行装置の搬送位置を認識し、所定の位置に搬送されたと認識されたときに前記所定の動作を前記動作装置に実行させる制御装置と、を備え、
前記動作装置は、互いに異なる波長の光を発する複数の光源を含み、
前記所定の動作は、前記複数の光源の発光である、実行装置。 - 前記制御装置は、前記搬送装置に搬送される前記実行装置に加わる加速度の情報と搬送位置の情報との関係を示すレシピ情報を記憶しており、前記レシピ情報を参照して、前記第1加速度センサ及び前記第2加速度センサの出力値に基づいて導出される加速度から前記搬送位置を認識する、請求項1に記載の実行装置。
- 半導体製造装置に設けられた搬送装置に搬送される実行装置に、所定の動作を実行させる実行方法であって、
水平方向に沿った第1方向と前記第1方向に交差する水平方向に沿った第2方向とにおける前記実行装置の加速度を取得する工程と、
前記加速度に基づいて、前記半導体製造装置内における前記実行装置の搬送位置を認識する工程と、
所定の位置に搬送されたと認識されたときに前記所定の動作を前記実行装置に実行させる工程と、を備え、
前記所定の動作を実行する工程は、複数の光源によって互いに異なる波長の光を発することを含む、実行方法。 - 前記搬送位置を認識する工程は、前記搬送装置に搬送される前記実行装置に加わる加速度の情報と搬送位置の情報との関係を示すレシピ情報を参照することを含む、請求項3に記載の実行方法。
