Claims (16)
- 基板を処理する装置において、
処理空間を提供するハウジングと、
前記処理空間で基板を支持する支持ユニットと、
前記支持ユニットに支持された基板の処理面に第1処理液を供給する第1処理液供給ユニットと、
前記支持ユニットに支持された基板の前記処理面に前記第1処理液より表面張力が小さい第2処理液を供給する第2処理液供給ユニットと、
前記処理空間に蒸発抑制液を蒸気状態に噴射する蒸気発生調節ユニットと、を含む基板処理装置。 - 前記第1処理液供給ユニット、前記第2処理液供給ユニット、及び前記蒸気発生調節ユニットを制御する制御器と、を含み、
前記制御器は、
前記第1処理液が供給された前記処理面に前記第2処理液を供給して前記処理面で前記第1処理液が前記第2処理液で置換され、
前記第2処理液の吐出時点の前に前記処理空間に前記蒸気が供給されるように前記第1処理液供給ユニット、前記第2処理液供給ユニット、及び前記蒸気発生調節ユニットを制御する請求項1に記載の基板処理装置。 - 前記第1処理液は、DIWであり、前記第2処理液は有機溶剤であり、前記蒸発抑制液は、水である請求項1に記載の基板処理装置。
- 前記蒸発抑制液の表面張力は、前記第2処理液の表面張力より大きい請求項1に記載の基板処理装置。
- 前記蒸発抑制液の表面張力は、前記第1処理液の表面張力と同一であるか、或いは大きい請求項1に記載の基板処理装置。
- 前記蒸発抑制液は、前記第1処理液と同一な液である請求項1に記載の基板処理装置。
- 前記第2処理液は、前記処理空間で前記蒸発抑制液の相対湿度が100%である状態で前記処理面に供給される請求項1乃至請求項6のいずれかの一項に記載の基板処理装置。
- ハウジング内処理空間の相対湿度を測定する相対湿度測定装置をさらに含む請求項1乃至請求項6のいずれかの一項に記載の基板処理装置。
- 基板を処理する方法において、
回転する基板の処理面に第1処理液を供給し、その後に前記基板に供給された前記第1処理液の周辺が蒸気状態の蒸発抑制液に提供された状態で前記基板に前記第1処理液より表面張力が小さい第2処理液を供給して、前記基板上で前記第1処理液を前記第2処理液で置換する方法であって、
前記蒸発抑制液は、前記第1処理液が供給される前に、前記第1処理液の供給と同時に、又は前記第1処理液が供給される途中に供給される、基板処理方法。 - 前記第2処理液が供給される間に第1処理液の周辺の湿度は100%に維持される請求項9に記載の基板処理方法。
- 前記蒸発抑制液の表面張力は、前記第2処理液の表面張力より大きい請求項9に記載の基板処理方法。
- 前記蒸発抑制液の表面張力は、前記第1処理液の表面張力と同一であるか、或いは大きい請求項9に記載の基板処理方法。
- 前記蒸発抑制液は、前記第1処理液と同一な液である請求項9に記載の基板処理方法。
- 前記第1処理液は、DIWであり、前記第2処理液は、有機溶剤であり、前記蒸発抑制液は、水である請求項9に記載の基板処理方法。
- 前記蒸発抑制液は、第2処理液が供給される途中まで、又は前記第2処理液の供給が終了される時まで継続的に供給される請求項9に記載の基板処理方法。
- 前記第2処理液は、前記基板の中央領域で縁領域に吐出地点が変更されながら、前記基板に吐出される請求項9に記載の基板処理方法。
