Description
図1は、本発明に係る熱処理装置1の構成を示す縦断面図である。図1の熱処理装置1は、基板として円板形状の半導体ウェハーWに対してフラッシュ光照射を行うことによってその半導体ウェハーWを加熱するフラッシュランプアニール装置である。処理対象となる半導体ウェハーWのサイズは特に限定されるものではないが、例えばφ300mmやφ450mmである(本実施形態ではφ300mm)。熱処理装置1に搬入される前の半導体ウェハーWにはゲート絶縁膜として高誘電率膜(high-k膜)が形成されており、熱処理装置1による加熱処理によって高誘電率膜の成膜後熱処理(PDA:Post Deposition Anneal)が実行される。なお、図1および以降の各図においては、理解容易のため、必要に応じて各部の寸法や数を誇張または簡略化して描いている。
次に、本発明の第2実施形態について説明する。第2実施形態の熱処理装置1の構成は第1実施形態と全く同じである。また、第2実施形態の熱処理装置1における半導体ウェハーWの処理手順も第1実施形態と概ね同様である。第2実施形態が第1実施形態と相違するのは、チャンバー6におけるリークの有無の検出手法である。
次に、本発明の第3実施形態について説明する。第3実施形態の熱処理装置1の構成は第1実施形態と全く同じである。また、第3実施形態の熱処理装置1における半導体ウェハーWの処理手順も第1実施形態と概ね同様である。第3実施形態が第1実施形態と相違するのは、チャンバー6におけるリークの有無の検出手法である。
以上、本発明の実施の形態について説明したが、この発明はその趣旨を逸脱しない限りにおいて上述したもの以外に種々の変更を行うことが可能である。例えば、上記各実施形態においてリーク判定のために設定されている各閾値は装置の構成や仕様に応じた適宜の値とすることができる。

Claims (4)
- 基板に光を照射することによって該基板を加熱する熱処理装置であって、
石英窓を有し、前記基板を収容するチャンバーと、
前記チャンバー内に収容された前記基板に前記石英窓を介して光を照射する光照射部と、
前記チャンバー内の雰囲気を排気する排気部と、
前記チャンバーに所定の処理ガスを供給するガス供給部と、
前記チャンバー内の圧力を測定する圧力計と、
前記圧力計の測定値に基づいて前記チャンバー内の圧力を設定値に調整する圧力調整バルブと、
前記チャンバー内が処理圧力にまで減圧された後、前記圧力計の測定値と前記設定値との差分が一定以上となる時間が予め設定された閾値を超えた場合には前記チャンバーにリークが発生していると判定するリーク判定部と、
を備えることを特徴とする熱処理装置。 - 請求項1に記載の熱処理装置において、
前記光照射部は、前記基板にフラッシュ光を照射するフラッシュランプを含むことを特徴とする熱処理装置。 - 基板に光を照射することによって該基板を加熱する熱処理方法であって、
石英窓を有するチャンバー内に前記基板を収容する収容工程と、
前記チャンバー内を大気圧未満にまで減圧する減圧工程と、
前記チャンバー内の圧力を圧力計によって測定した測定値に基づいて前記チャンバー内の圧力を圧力調整バルブによって設定値に調整する圧力調整工程と、
前記チャンバー内に収容された前記基板に光照射部から前記石英窓を介して光を照射する光照射工程と、
を備え、
前記チャンバー内が処理圧力にまで減圧された後、前記圧力計の測定値と前記設定値との差分が一定以上となる時間が予め設定された閾値を超えた場合には前記チャンバーにリークが発生していると判定することを特徴とする熱処理方法。 - 請求項3に記載の熱処理方法において、
前記光照射工程では、前記基板にフラッシュランプからフラッシュ光を照射することを特徴とする熱処理方法。
