Description
[比較例1]
容量2Lの撹拌機および温度制御装置付き反応器の内部を乾燥窒素に置換した。そして、乾燥ピリジン1,500gを反応器に投入した後、これを0℃に維持した。次に、ジクロロシラン100gを1時間にわたって徐々に注入した。そして、撹拌しながら、これにアンモニア70gを3時間にわたって徐々に注入した。次に、乾燥窒素を30分間注入し、反応器内に残存するアンモニアを除去した。得られた白色のスラリー状の生成物を、乾燥窒素雰囲気中で1μmのテフロン(登録商標)材質の濾過器を用いてろ過し、ろ液1,000gを得た。これに乾燥キシレン1,000gを添加した後、回転蒸発器(Rotary evaporator)を用いて、溶媒をピリジンからキシレンに置換する操作を計3回繰り返しながら、固形分濃度を30質量%に調整し、ポアサイズ0.03μmのテフロン(登録商標)材質の濾過器でろ過した。
比較例1と同様の過程を経て、重量平均分子量が100,000になるまで加熱した。以降、比較例1と同様の溶媒置換する操作を経て得られた重量平均分子量100,000、多分散度13.5のポリシラザンジブチルエーテル溶液をろ過して、シリカ系膜形成用組成物を製造した。
比較例1と同様の過程を経て、重量平均分子量が140,000になるまで加熱した。以降、比較例1と同様の溶媒置換する操作を経て得られた重量平均分子量140,000、多分散度17.5のポリシラザンジブチルエーテル溶液をろ過して、シリカ系膜形成用組成物を製造した。
比較例1と同様の過程を経て、重量平均分子量が8,000になるまで加熱した。以降、比較例1と同様の溶媒置換する操作を経て、重量平均分子量8,000、多分散度2.9のポリシラザンジブチルエーテル溶液を得た。

パターン(幅40nm、深さ1μm)が形成されたシリコンウエハ上に、比較例1〜3、および実施例1〜7によるシリカ系膜形成用組成物をそれぞれ塗布して、ベーク工程を経て薄膜を形成した。次に、その断面をマウント(mount)に付着させた後、HRコーター(HR coater)を用いて、6mAで8秒間、白金スパッタリング(Pt sputtering)を実施した。図1は、ギャップフィル特性が「良好」な実施例1の組成物から製造されたシリカ膜を電子顕微鏡で撮影した写真である。図2は、ギャップフィル特性が「不良」な比較例2の組成物から製造されたシリカ膜を電子顕微鏡で撮影した写真である。
パターン(幅40nm、深さ1μm)が形成されたシリコンウエハ上に、比較例1〜3、および実施例1〜7によるシリカ系膜形成用組成物をそれぞれ塗布して、ベーク工程を経て薄膜を形成した。次に、その断面に対して、エッチング液(HF(フッ化水素)0.5質量%の水溶液)を18℃に維持しながら30秒間ディッピング(dipping)進行させた後、超純水を用いて30秒間洗浄した。その後、残っている水気を窒素を用いて除去した。その後、その断面をマウント(mount)に付着後、HRコーターを用いて、6mAで8秒間、Ptスパッタリングを実施した。前処理が完了した試料を、電子顕微鏡(S5500、株式会社日立ハイテクノロジーズ)を用いて10万倍の倍率で観測した。また、図3は、ギャップエッチ特性が「極めて良好」な実施例3の組成物から製造されたシリカ膜を電子顕微鏡で撮影した写真である。図4は、ギャップエッチ特性が「良好」な実施例1の組成物から製造されたシリカ膜を電子顕微鏡で撮影した写真である。図5は、ギャップエッチ特性が「不良」な比較例1の組成物から製造されたシリカ膜を電子顕微鏡で撮影した写真である。
比較例1〜3、および実施例1〜7によるシリカ系膜形成用組成物を、40mlのガラスバイアルに半分を満たした後、22℃/50RH%のクリーンルーム(clean room)に静置させる。静置させたガラスバイアルを1時間間隔で肉眼観察して、ゲル化したか否かを確認した。
Claims (6)
- 重量平均分子量が46,000〜70,000で、多分散度が11.5〜17.0のケイ素含有重合体と、溶媒とを含み、
前記ケイ素含有重合体は、ポリシラザン、ポリシロキサザン、またはこれらの組み合わせを含むことを特徴とする、シリカ系膜形成用組成物。 - 前記溶媒は、ベンゼン、トルエン、キシレン、エチルベンゼン、ジエチルベンゼン、トリメチルベンゼン、トリエチルベンゼン、シクロヘキサン、シクロヘキセン、デカヒドロナフタレン、ジペンテン、ペンタン、ヘキサン、ヘプタン、オクタン、ノナン、デカン、エチルシクロヘキサン、メチルシクロヘキサン、シクロヘキサン、シクロヘキセン、p−メンタン、ジプロピルエーテル、ジブチルエーテル、アニソール、酢酸ブチル、酢酸アミル、メチルイソブチルケトン、およびこれらの組み合わせからなる群より選択された少なくとも1つを含むことを特徴とする、請求項1に記載のシリカ系膜形成用組成物。
- 前記ケイ素含有重合体は、前記シリカ系膜形成用組成物の総含有量に対して、0.1〜30質量%で含まれていることを特徴とする、請求項1または2に記載のシリカ系膜形成用組成物。
- 前記ケイ素含有重合体の酸素含有量は、前記ケイ素含有重合体100質量%に対して、0.01〜3質量%であり、
前記ケイ素含有重合体の−SiH3基含有量は、前記ケイ素含有重合体内に存在するSi−H結合の総含有量に対して、15〜40質量%であることを特徴とする、請求項1〜3のいずれか1項に記載のシリカ系膜形成用組成物。 - 請求項1〜4のいずれか1項に記載のシリカ系膜形成用組成物を用いて製造されることを特徴とする、シリカ系膜。
- 請求項5に記載のシリカ系膜を含むことを特徴とする、電子デバイス。
