Description
1.導電性金属粒子として少なくともCuおよびAlを含有し、樹脂および溶剤を含む樹脂溶解物に該導電性金属粒子が分散しているビア電極用導電性ペースト。
2.Alを0.05wt%〜4wt%含む前項1に記載のビア電極用導電性ペースト。
3.400〜700℃の低軟化点ガラスを含む前項1または2に記載のビア電極用導電性ペースト。
4.低軟化点ガラスの含有率が20wt%以下である前項3に記載のビア電極用導電性ペースト。
5.更に酸化銅を含む前項1〜4のいずれか1項に記載のビア電極用導電性ペースト。
6.少なくとも、Cuを70wt%〜95wt%、CuOまたはCu2Oを0.1wt%〜25wt%含む前項1〜5のいずれか1項に記載のビア電極用導電性ペースト。
7.Al粒子表面にAl酸化皮膜を有する前項1〜6のいずれか1項に記載のビア電極用導電性ペースト。
8.導電性金属粒子を樹脂および溶剤を含む樹脂溶解物に分散させた導電性ペーストを、窒素雰囲気下に、800℃〜1000℃で焼成してビア電極を調製するビア電極の製造方法であって、該導電性金属粒子として少なくともCuおよびAlを含む導電性ペーストを用いるビア電極の製造方法。
9.導電性金属粒子を樹脂および溶剤を含む樹脂溶解物に分散させた導電性ペーストを、窒素雰囲気下に、800℃〜1000℃で焼成して調製されたビア電極であって、該導電性ペーストが該導電性金属粒子として少なくともCuおよびAlを含むビア電極。
<導電性ペーストの調製>
Cu粉末、Al粉末および酸化銅およびガラスを、樹脂溶液TE−100SNGに投入し、更に、界面活性剤を混合して、よく分散させた後、粘度を調製して3本ロールミルにて混合・混練してペースト化した。
〔導電性ペーストに用いた原料〕
・MA−C05K−2(Cu粉D50:5.1μm、Cu99.7%以上、三井金属工業)
・BC18(ビスマス系ガラス:日本山村硝子、成分および含有量は表1に示す)
・NanoTeK(酸化第二銅微粉末(数10nm)、CuO95.0%以上、関東化学、製品番号07504−13 )
・酸化銅(I)(亜酸化銅粉末(3.6μm)、Cu2O92.0%以上、関東化学、製品番号07527−02)
・Al粉(D50:4.5μm Al99.7%以上、東洋アルミニウム、製品番号10−0032、粒子表面にアルミナの薄い酸化皮膜を有し、X線光電子分光分析法(XPS)による表面分析:粒子の表面からの深さ10nmでアルミナ含有率27%、100μmでアルミナ含有率10%以下)
・フォスファノールシリーズRS−610:リン系界面活性剤(東邦化学)
・TE−100SNG(エチルセルロース/2,2,4−トリメチル−3−ヒドロキシペンタ イソブチレート=9/91、ヤスハラケミカル)
・エソミンT/12(ビス(2−ヒドロキシエチル)アルキル(C14〜C18)アミン、ライオン ・アクゾ(株))
次に、上記の導電性ペーストを96%アルミナ基板(Kyocera,A−476、ただし、AlN基板でも使用可)に乾燥膜厚が30μm前後になるよう調製して印刷し、120℃10分乾燥後、コンベア炉で基板のピーク温度900℃、約6分保持(ピーク:6〜7分、トータル:およそ60分)、N2雰囲気中で焼成して評価用パターン(C−15:ステンレス製200メッシュ、乳剤厚40μm)を作製した。
評価用パターン(C−15パターン)を使用し、下記3項目について評価した。
(1)減膜率[%](収縮率)=[(乾燥膜厚−焼成膜厚)/乾燥膜厚]×100%
(2)膜厚換算抵抗値[mΩ/□/10μm](≒放熱性)
(3)焼成膜SEM外観(焼結性・膜構造)
上記膜厚換算抵抗値Rは、TFF Corporation Keithley Instrumentsの2000型デジタルマルチメータで直流4端子法により出現抵抗R1を測定し、測定サンプルの幅W、厚みTおよび長さLから、以下の式により測定した。
R=(R1×W×T)/(10×L)
<導電性ペーストの調製>
導電性ペーストに用いた原料は、実施例1〜6で使用した組成物中のフォスファノールとTE−100SNGの代わりに下記STD100とBCA(ジエチレングリコールモノブチルエーテルアセテート)を使用した。
・STD100(エチルセルロース:ダウケミカル)
・BCA(ジエチレングリコールモノブチルエーテルアセテート:S.P.A化学)
上記の導電性ペーストを実施例1〜6と同様に、96%アルミナ基板(ただし、AlN基板でも使用可能)に乾燥膜厚が30μm前後になるよう調製して印刷し、120℃10分乾燥後、コンベア炉でピーク温度900℃、約6分保持(ピーク:6〜7分、トータル:およそ60分)、N2雰囲気中で焼成して評価用パターン(C−15:#200、M40)を作製した。
実施例1〜6と同一の評価法で、減膜率[%](収縮率と同義)、膜厚換算抵抗値[mΩ/□/10μm](≒放熱性)を測定した。減膜率[%]および膜厚換算抵抗値を表3に示す。また、実施例7〜10における焼成膜のSEMによる1000倍および3000倍の拡大図を図2に示す。
Claims (8)
- 導電性金属粒子として少なくともCu粒子およびAl粒子を含有し、樹脂および溶剤を含む樹脂溶解物に該導電性金属粒子が分散しており、さらに400〜700℃の低軟化点ガラスを含むビア電極用導電性ペースト。
- Alを0.05wt%〜4wt%含む請求項1に記載のビア電極用導電性ペースト。
- 低軟化点ガラスの含有率が20wt%以下である請求項1または2に記載のビア電極用導電性ペースト。
- 更に酸化銅を含む請求項1〜3のいずれか1項に記載のビア電極用導電性ペースト。
- 少なくとも、Cuを70wt%〜95wt%、CuOまたはCu2Oを0.1wt%〜25wt%含む請求項1〜4のいずれか1項に記載のビア電極用導電性ペースト。
- Al粒子表面にAl酸化皮膜を有する請求項1〜5のいずれか1項に記載のビア電極用導電性ペースト。
- 導電性金属粒子を樹脂および溶剤を含む樹脂溶解物に分散させた導電性ペーストを、窒素雰囲気下に、800℃〜1000℃で焼成してビア電極を調製するビア電極の製造方法であって、前記導電性ペーストが、該導電性金属粒子として少なくともCu粒子およびAl粒子を含み、さらに400〜700℃の低軟化点ガラスを含むビア電極の製造方法。
- 導電性金属粒子を樹脂および溶剤を含む樹脂溶解物に分散させた導電性ペーストを、窒素雰囲気下に、800℃〜1000℃で焼成して調製されたビア電極であって、該導電性ペーストが該導電性金属粒子として少なくともCu粒子およびAl粒子を含み、さらに400〜700℃の低軟化点ガラスを含むビア電極。
