Description
The present invention relates to a processing liquid supply apparatus, a substrate processing apparatus, a processing liquid supply method, and a substrate processing method. The processing object using the processing liquid includes a substrate, a container, and the like. Examples of substrates used as processing objects include semiconductor wafers, glass substrates for liquid crystal display devices, plasma display substrates, FED (Field Emission Display) substrates, OLED (organic electroluminescence) substrates, optical disk substrates, and magnetic substrates. Substrates such as a disk substrate, a magneto-optical disk substrate, a photomask substrate, a ceramic substrate, and a solar cell substrate are included.
In the manufacturing process of a semiconductor device or a liquid crystal display device, a treatment liquid is supplied to the surface of a substrate such as a semiconductor wafer or a glass substrate for a liquid crystal display panel, and the surface of the substrate is washed with the treatment liquid.
For example, a substrate processing apparatus that performs a single wafer cleaning process that processes substrates one by one, a spin chuck that rotates the substrate while holding the substrate substantially horizontally with a plurality of chuck pins, and the spin chuck And a processing liquid nozzle for supplying a processing liquid to the surface of the substrate rotated by.
When processing the substrate, the substrate is rotated by a spin chuck. And a chemical | medical solution is supplied to the surface of the rotating substrate from a process liquid nozzle. The chemical solution supplied onto the surface of the substrate flows on the surface of the substrate toward the peripheral edge under the centrifugal force due to the rotation of the substrate. As a result, the chemical solution spreads over the entire surface of the substrate, and the treatment of the substrate surface with the chemical solution is achieved. And after the process by this chemical | medical solution, the rinse process for washing away the chemical | medical solution adhering to a board | substrate with a pure water is performed. That is, pure water is supplied from the treatment liquid nozzle to the surface of the substrate rotated by the spin chuck, and the pure water spreads by receiving the centrifugal force due to the rotation of the substrate, so that the chemical solution adhered to the surface of the substrate Is washed away. After the rinsing process, the rotation speed of the substrate by the spin chuck is increased, and a spin dry process is performed in which pure water adhering to the substrate is shaken off and dried.
However, in such a conventional substrate processing apparatus, during the rinsing process, contact separation occurs between the surface of the rotating substrate and pure water, and the substrate may be fluidly charged. When the substrate is a glass substrate or a silicon wafer, the substrate is positively charged. If the substrate is charged, there is a risk of destruction of devices formed on the surface of the substrate when the discharge of the charge occurs.
The problem of preventing charging during the cleaning process (rinsing process) is not limited to the case where the object to be processed is a substrate, but is a problem common to cases where the object to be processed is a container or the like.
Accordingly, an object of the present invention is to provide a processing liquid supply apparatus and a processing liquid supply method capable of supplying a processing liquid to the processing object while preventing or neutralizing the processing object.
Another object of the present invention is to provide a substrate processing apparatus and a substrate processing method capable of performing a process using a processing liquid on the substrate while preventing or eliminating the charge of the substrate.
The invention according to claim 1 for achieving the above object includes a processing liquid nozzle (13; 713) having a discharge port (14; 714) for discharging a processing liquid to the processing object (W; 802). A treatment liquid pipe (15) for supplying a treatment liquid to the treatment liquid nozzle, a branch pipe ( 216) branched from the treatment liquid pipe, and disposed opposite to the branch pipe, and inside the branch pipe charge transfer unit for transferring the electrons through the (418 71; 318) present treatment liquid and conductive window viewing contains a (17; 317 417), the processing between the discharge port and the processing object The liquid is connected in liquid form, and the electrical resistance value of the processing liquid contained in the portion (216C) downstream of the facing position (216A) facing the charge transfer unit in the branch pipe is the branch pipe. From the opposite position The electrical resistance value of the processing liquid contained in the upstream part (216B) and the electrical resistance of the processing liquid contained in the part (15B) downstream of the branching position (15A) of the branching pipe in the processing liquid pipe Provided is a treatment liquid supply apparatus ( 205; 305; 405; 705) which is larger than the sum of the values .
In this section, the alphanumeric characters in parentheses represent reference signs of corresponding components in the embodiments described later, but the scope of the claims is not limited to the embodiments by these reference numerals.
According to this configuration, charges are transferred between the processing liquid present in the branch pipes by the charge transfer unit. The processing liquid discharged from the discharge port of the processing liquid pipe is supplied to the processing object and comes into contact with the processing object.
When the processing liquid discharged from the discharge port is connected in a liquid state between the discharge port and the object to be processed, a portion where charge is transferred in the processing liquid in the branch pipe (hereinafter referred to as “charge of processing liquid”). The transfer part is referred to as “the transfer part”) and the processing liquid in contact with the processing object is connected via the processing liquid.
At this time, if the processing object is positively charged, the negative charge (electrons) in the charge transfer portion of the processing liquid is caused to the processing target due to the potential difference between the charge transfer portion of the processing liquid and the processing target. It moves along the treatment liquid connected to the liquid toward the treatment liquid in contact with the liquid. As a result, the processing liquid in contact with the processing target has a negative charge in an amount commensurate with the charging of the processing target, and thus the positively charged processing target is neutralized.
On the other hand, when the object to be processed is negatively charged, the negative charge from the object to be processed becomes the positive charge of the part to be charged and received in the process liquid due to the potential difference between the charge-receiving part of the process liquid and the object to be processed. It moves along the processing liquid connected to the liquid. As a result, the object that is negatively charged is neutralized.
Therefore, it is possible to prevent the charging of the processing object during the supply of the processing liquid.
Further, even when the processing target is charged before the processing liquid is supplied, the processing target can be satisfactorily discharged.
As described above, the treatment liquid can be supplied to the treatment object while preventing the charge of the treatment object or eliminating the charge.
Also, the branch pipe has an electrical resistance value at a portion downstream of the facing position facing the charge transfer unit, the branch pipe being upstream of the facing position facing the charge transfer unit, and the branch in the processing liquid pipe. It is larger than the sum of the electrical resistance values on the downstream side of the branching position of the pipe.
Therefore, the charge generated in the processing liquid in the branch pipe by the charge transfer unit moves more toward the discharge port rather than the discharge port due to the ratio of the electrical resistance of each processing solution. Thereby, it is possible to suppress the charge generated in the processing liquid in the branch pipe from leaking from the discharge port side, and the generated charge can be efficiently used for the exchange of charges with the processing object. it can. Thereby, antistatic efficiency or static elimination efficiency can be improved.
According to a second aspect of the present invention, the processing liquid discharged from the discharge port is set to a flow rate such that the processing liquid forms a continuous flow connected to both the discharge port and the processing object. The processing liquid supply apparatus according to claim 1.
According to this configuration, the processing liquid discharged from the discharge port forms a continuous flow that is connected to both the discharge port and the object to be processed. Thereby, it is realizable to connect a discharge outlet and a process target object with a process liquid with a simple structure.
The processing liquid supply device controls the first flow rate adjustment unit (19) for adjusting the flow rate of the processing liquid supplied from the processing liquid pipe to the discharge port, and the first flow rate adjustment unit, And a discharge control unit (40) for adjusting the flow rate of the processing liquid discharged from the discharge port so that the processing liquid forms a continuous flow connected to both the discharge port and the object to be processed. Also good.
As described in
The invention described in claim 4 is the processing liquid supply apparatus according to
According to this configuration, the processing liquid discharged from the discharge port does not form a continuous flow but drops, for example, in the form of droplets. In this case, the discharge port is not connected to the peripheral member via the processing liquid. Therefore, it is possible to prevent the charge generated in the charge transfer portion of the processing liquid from leaking from the discharge port. Thereby, the charge generated in the charge transfer portion of the processing liquid can be efficiently used only for the exchange of charges with the processing liquid in contact with the processing target. Thereby, antistatic efficiency or static elimination efficiency can be improved.
The processing liquid that has passed through the discharge pipe is normally discarded. However, since the flow rate of the processing liquid discharged from the discharge port is small, it is possible to reduce the amount of processing liquid (discarded liquid) that is discarded.
The processing liquid supply device controls a second flow rate adjustment unit (21) that adjusts the flow rate of the processing liquid supplied from the branch pipe to the discharge port, and the second flow rate adjustment unit, It may further include a discharge control unit (40) that adjusts the flow rate of the processing liquid discharged from the discharge port to a small flow rate so that the processing liquid does not become a continuous flow.
As described in
In the present specification and claims, “X-ray” refers to an electromagnetic wave having a wavelength of about 0.001 nm to 10 nm, and “soft X-ray” (about 0.1 nm to 10 nm) having a relatively long wavelength. And “hard X-ray” (about 0.001 nm to 0.1 nm) having a relatively short wavelength.
As described in
As described in
In order to achieve the above object, the invention according to
According to this configuration, the inside of the branch pipe communicates with the discharge port of the processing liquid pipe. Electric charges are generated in the processing liquid present in the branch pipe by the charge transfer unit. The processing liquid discharged from the discharge port of the processing liquid piping is supplied to the processing target and comes into contact with the processing target.
When the processing liquid discharged from the discharge port is connected in a liquid state between the discharge port and the processing object, a portion (hereinafter, referred to as charge) is exchanged between the processing object and the processing liquid in the branch pipe. Is connected via the processing liquid.
As a result, the processing object that is positively charged is discharged.
On the other hand, when the processing object is negatively charged, due to the potential difference between the processing object and the charge transfer portion of the processing liquid, the electrons from the processing object travel along the processing liquid connected to the liquid. It moves toward the positive charge of the charge transfer portion of the liquid. As a result, the object that is negatively charged is neutralized.
Therefore, it is possible to prevent the object to be charged from being charged when the processing liquid is supplied, and the substrate is not charged due to contact separation with the processing liquid.
Further, even when the processing target is charged before the processing liquid is supplied, the processing target can be satisfactorily discharged.
As described above, the substrate can be treated with the treatment liquid while preventing the charge of the substrate or eliminating the charge.
The substrate holding means may include a substrate holding and rotating means (3) that rotates the substrate around a predetermined vertical rotation axis while holding the substrate in a horizontal posture, and holds the substrate while holding the substrate. A substrate holding / conveying means (704) for conveying in a predetermined conveying direction (X) may be included.
As described in
The invention according to claim 1 0 To achieve the above object, the discharge port; processing liquid nozzle having a (14 714); and (13 713), the process liquid pipe for supplying processing liquid to the treatment liquid nozzle (15) and said processing liquid branch pipe (216) and processing liquid supply apparatus including a branching from the pipe (2 05; 305; 405 705), the discharge port or al ejection exit is the treatment liquid processing object (W; 802) is a processing liquid supply method, comprising: an opposing arrangement step in which the discharge port is arranged to face the object to be processed ; and a charge transfer unit (17; 317; 417).
Hereinafter, embodiments of the present invention will be described in detail with reference to the accompanying drawings.
FIG. 1 is a diagram showing a configuration of a substrate processing apparatus 1 according to the first embodiment of the present invention.
The substrate processing apparatus 1 is a single wafer used for processing a surface (processing target surface) of a circular semiconductor wafer (silicon wafer) as an example of a substrate (processing target) W with a processing solution (chemical solution and water). Device. In this embodiment, water is used for rinsing the substrate W performed after the chemical treatment.
The substrate processing apparatus 1 is held in a
As the
Note that the
The chemical solution supply unit 4 includes a
例えば、基板Wの表面からパーティクルを除去するための洗浄処理を行うときは、APM(ammonia-hydrogen peroxide mixture:アンモニア過酸化水素水混合液)などが用いられる。また、基板Wの表面から酸化膜などをエッチングするための洗浄処理を行うときは、フッ酸やBHF(Buffered HF)、TMAH(水酸化テトラメチルアンモニウム水溶液)などが用いられ、基板Wの表面に形成されたレジスト膜を剥離するレジスト剥離処理や、レジスト剥離後の基板Wの表面にポリマーとなって残留しているレジスト残渣を除去するためのポリマー除去処理を行うときは、SPM(sulfuric acid/hydrogen peroxide mixture:硫酸過酸化水素水混合液)やAPM(ammonia-hydrogen peroxide mixture:アンモニア過酸化水素水混合液)などのレジスト剥離液やポリマー除去液が用いられる。金属汚染物を除去する洗浄処理には、フッ酸やHPM(hydrochloric acid/hydrogen peroxide mixture:塩酸過酸化水素水混合液)やSPM(sulfuric acid/hydrogen peroxide mixture:硫酸過酸化水素水混合液)などが用いられる。

For example, when performing a cleaning process for removing particles from the surface of the substrate W, APM (ammonia-hydrogen peroxide mixture) or the like is used. Further, when performing a cleaning process for etching an oxide film or the like from the surface of the substrate W, hydrofluoric acid, BHF (Buffered HF), TMAH (tetramethylammonium hydroxide aqueous solution) or the like is used. When performing a resist stripping process for stripping the formed resist film or a polymer stripping process for removing the resist residue remaining as a polymer on the surface of the substrate W after stripping the resist, SPM (sulfuric acid / A resist stripping solution and a polymer removing solution such as hydrogen peroxide mixture (sulfuric acid / hydrogen peroxide mixture) and APM (ammonia-hydrogen peroxide mixture) are used. Cleaning treatment to remove metal contaminants includes hydrofluoric acid, HPM (hydrochloric acid / hydrogen peroxide mixture) and SPM (sulfuric acid / hydrogen peroxide mixture). Is used.
The
The
水配管15は、例えば塩ビ(poly-vinyl-chloride)や、PTFE(poly tetra-fluoro ethylene)、PFA(perfluoro-alkylvinyl-ether-tetrafluoro-ethlene-copolymer)などの樹脂材料を用いて形成されている。
The
バルブ18,19は、流路を区画する部分がフッ素樹脂(PFA(テトラフルオロエチレン・パーフルオロアルキルビニルエーテル共重合体)等)によって被覆されている。
分岐配管16は、例えば塩ビ(poly-vinyl-chloride)や、PTFE(poly tetra-fluoro ethylene)、PFA(perfluoro-alkylvinyl-ether-tetrafluoro-ethlene-copolymer)などの樹脂材料を用いて形成されている。
The

The
The
The
The
The open end portion of the

As shown in FIG. 1, the substrate processing apparatus 1 further includes a
FIG. 3 is a process diagram showing a processing example of the substrate W executed in the substrate processing apparatus 1. FIG. 4 is a timing chart for explaining the water supply process (S4). FIG. 5 is a diagram showing a state where the water supply process (S4) is performed on the substrate W. FIG. The processing of the substrate W in the substrate processing apparatus 1 will be described with reference to FIGS. 4 and 5 will be referred to as appropriate.
During the processing of the substrate W, an unprocessed substrate W is carried into the
After the substrate W is held on the
When the rotation speed of the substrate W reaches the liquid processing speed, the
When a predetermined period has elapsed from the start of the supply of the chemical solution, the
In this water supply process (step S4), the
Further, almost simultaneously with the opening of the
Further, during the water supply process (S4), the
The water supply flow rate to the
Since the water supply flow rate to the
On the other hand, the water supply flow rate to the
During the water supply process (S4), the
When the substrate W is positively charged, as shown in FIG. 5, the negative charge from the water charge transfer portion D1 is caused by the potential difference between the water charge transfer portion D1 and the positively charged substrate W. It moves along the continuous flow of water toward the
The water discharged from the
As shown in FIGS. 1, 3, and 4, when a predetermined period has elapsed from the start of water supply, the
Thereafter, the
When the spin drying is performed for a predetermined drying time, the rotation of the
As described above, according to the first embodiment, a large amount of negative charges (electrons) and a large amount of positive charges (positive ions) are generated by irradiating water flowing through the
On the other hand, the inside of the
If the substrate W is positively charged, the negative charge (electrons) of the water charge transfer portion D1 is caused to the substrate W due to the potential difference between the water charge transfer portion D1 and the substrate W. It moves along the liquid connected to the
Therefore, even if water is supplied to the rotating substrate W, charging of the substrate W due to contact separation with water does not occur. Therefore, charging of the substrate W during the rinsing process can be prevented. Further, even if the substrate W is charged before the rinsing process, the charge on the substrate W can be removed (that is, static elimination). As a result, device destruction due to charging of the substrate W can be prevented.
In addition, since the liquidity of water (DIW) does not change due to the soft X-ray irradiation, the device on the substrate W is adversely affected unlike the case where the substrate W is processed using an acidic processing solution such as carbonated water. There is no fear.
Moreover, the water discharged from the

The

In the water supply process (S4) in the
As in the case of the first embodiment, during the water supply process (S4), the
When the substrate W is positively charged, as shown in FIG. 7, due to the potential difference between the water charge exchange portion D2 and the positively charged substrate W, the water charge exchange portion D2 The negative charge moves along the continuous flow of water toward the
Therefore, even if water is supplied to the rotating substrate W, charging of the substrate W due to contact separation with water does not occur. Therefore, charging of the substrate W during the rinsing process can be prevented. Further, even if the substrate W is charged before the rinsing process, the charge on the substrate W can be removed (that is, static elimination). As a result, device destruction due to charging of the substrate W can be prevented.

Therefore, even if water is supplied to the rotating substrate W, charging of the substrate W due to contact separation with water does not occur.

すなわち、処理槽502はQDR(クイック・ダンプ・リンス)機能を備えている。

At this time, when the substrate W is positively charged, a negative charge (electron) from the water charge transfer portion D1 is caused by a potential difference between the charge transfer portion D1 of water (see FIG. 5) and the positively charged substrate W. ) Move along the continuous flow of water toward the water on the substrate W. Thereby, a negative charge is supplied to the water on the substrate W, and the positively charged substrate W is neutralized.

基板収容器802の一例として、FOSB(Front Opening Shipping Box)を挙げることができる。

The
Also in the
In the water supply process (S4), the control unit 40 (see FIG. 1) opens the
The water supply flow rate to the
Since the water supply flow rate to the
The water discharged from the
During the water supply process (S4), the

In this other embodiment, as shown by a two-dot chain line in FIG. 17, a

As mentioned above, although embodiment of this invention was described, this invention can also be implemented with another form.
For example, in the

この場合、薬液としては、所定濃度に希釈されたフッ酸、BHF(Buffered HF)、APM(ammonia-hydrogen peroxide mixture:アンモニア過酸化水素水混合液)、TMAH(水酸化テトラメチルアンモニウム水溶液)、アンモニア水、HPM(hydrochloric acid/hydrogen peroxide mixture:塩酸過酸化水素水混合液)、アルコール、有機溶剤等を用いることができる。
Further, the water as the treatment liquid is not limited to DIW, and any one of electrolytic ion water, hydrogen water, and ozone-dissolved water can be adopted as water. In this case, the volume resistivity is preferably 10 10 Ωcm or less from the viewpoint of static elimination performance. The theoretical value of volume resistivity of DIW is 1.8 × 10 7 Ωcm, which is included in a preferable range.
Further, the treatment liquid is not limited to water and may be a chemical liquid (diluted chemical liquid). In this case, as the chemical solution, hydrofluoric acid diluted to a predetermined concentration, BHF (Buffered HF), APM (ammonia-hydrogen peroxide mixture), TMAH (tetramethylammonium hydroxide aqueous solution), ammonia Water, HPM (hydrochloric acid / hydrogen peroxide mixture), alcohol, organic solvent, etc. can be used.
