Claims (2)
- 処理ガスにより被処理体を処理する基板処理装置であって、
被処理体を収容する処理容器と、
前記処理容器内に設けられ、被処理体を載置する載置部と、
前記処理容器の側面に設けられ、当該処理容器の内部に処理ガスを供給する処理ガス供給部と、
前記処理ガス供給部の外方に設けられる処理ガス拡散機構を備え、
前記処理ガス拡散機構は多段に設けられた第1拡散室と第2拡散室から構成され、
前記第1拡散室は前記第2拡散室の上方に位置し、これら第1拡散室と第2拡散室とは複数の処理ガス連通路を介して連通し、
前記第1拡散室及び前記第2拡散室は、前記処理容器を囲むように環状に構成され、
複数の前記処理ガス連通路には、前記第2拡散室の内部に対して所定の一方向に処理ガスを噴出するガス導入孔がそれぞれ設けられ、
複数の前記処理ガス連通路は、前記ガス導入孔から噴出す処理ガスが前記第2拡散室の内部において周方向の所定方向に噴出させるように傾斜して設けられることを特徴とする、基板処理装置。 - 前記ガス導入孔から噴出す処理ガスにより、前記第2拡散室内には当該処理ガスの粘性流が形成されることを特徴とする、請求項1に記載の基板処理装置。
