Description
本発明のケミカルメカニカルポリッシングのための方法は、銅を含有する基板、詳しくは銅配線を含む半導体ウェーハを研磨するのに有用である。本発明の方法に使用されるケミカルメカニカルポリッシング組成物は、望ましくは非選択的配合で欠陥性性能の改善(>0.1μmの欠陥数≦200)を伴う高い銅除去速度(>1100Å)を提供する。
ケミカルメカニカルポリッシング組成物
研磨実験は、銅ブランケットウェーハ;TaNブランケットウェーハ及びTEOSブランケットウェーハで、表1に記載されるケミカルメカニカルポリッシング組成物を使用して実施した。研磨実験は、ISRM検出システムを取り付けたApplied Materials, Inc. Mirra(登録商標)200mm研磨機を使用して、VisionPad(商標)3100(1010溝付及びSP2310サブパッドを有する)ポリウレタン研磨パッド(Rohm and Haas Electronic Materials CMP Inc.から市販されている)を1.7psi(11.7kPa)のダウンフォース、300ml/分のケミカルメカニカルポリッシング組成物流量、93rpmのプラテン速度、87rpmのキャリヤ速度及び研磨パッドの中心から4.4”のスラリー滴点の下で用いて実施した。Kinik(登録商標)AD3BG-150840ダイヤモンドパッドコンディショナー(Kinik Companyから市販されている)を使用して研磨パッドをコンディショニングした。表2に報告された銅除去速度データは、Jordan Valley JVX-5200T計測ツールを使用して求めた。表2に報告されたTEOS及びTaN除去速度は、KLA-Tencor FX200計測ツールを使用して研磨の前後に膜厚を測定することにより求めた。≧0.1μmのサイズの銅欠陥に関する欠陥数分析は、KLA-Tencor製のSP1計測ツールを使用して実施した。
Claims (9)
- 基板のケミカルメカニカルポリッシングのための方法であって:
銅を含む基板を提供すること;
ケミカルメカニカルポリッシングスラリー組成物(初期成分として、
水;
10〜15重量%の25〜75nmの平均粒径を有するコロイダルシリカ砥粒;
0.1〜0.5重量%の錯化剤(ここで、錯化剤は、酢酸、クエン酸、アセト酢酸エチル、グリコール酸、乳酸、リンゴ酸、シュウ酸及びこれらの組合せからなる群より選択される);
0.02〜5重量%のインヒビター;
0.01〜5重量%のリン含有化合物;
0.001〜3重量%のポリビニルピロリドン;
0.3〜0.5重量%のヒスチジン;
0.3〜0.5重量%のグアニジンHCl;
0〜25重量%の酸化剤;
0〜0.1重量%のレベリング剤;
0〜0.01重量%の殺生物剤;及び
0.1〜1重量%のpH調整剤を含む)を提供すること(ここで、提供されるケミカルメカニカルポリッシングスラリー組成物は、9〜11のpHを有する);
研磨表面を持つケミカルメカニカルポリッシングパッドを提供すること;
ケミカルメカニカルポリッシングスラリー組成物をケミカルメカニカルポリッシングパッド上でケミカルメカニカルポリッシングパッドと基板との界面又は界面近くに分配すること;及び
ケミカルメカニカルポリッシングパッドの研磨表面と基板との界面に0.69〜34.5kPaのダウンフォースで動的接触を作り出すことを含み;ここで、基板は研磨され、ケミカルメカニカルポリッシング組成物が、1100Å/分以上の銅除去速度を示し、ケミカルメカニカルポリッシング組成物が、0.1μm超のサイズを有する研磨後SP1欠陥数200以下を容易にし;ここで、ケミカルメカニカルポリッシング組成物中に初期成分として包含されるヒスチジンとグアニジンHClとの質量の差は10%以下であり、そして幾らかの銅は基板から除去される、方法。 - 基板が、更にオルトケイ酸テトラエチルを含み;少なくとも幾らかのオルトケイ酸テトラエチルが、基板から除去され;そしてケミカルメカニカルポリッシング組成物が、1:1〜5:1の銅除去速度対オルトケイ酸テトラエチル除去速度の選択比を示す、請求項1に記載の方法。
- 基板が、更にTaNを含み;少なくとも幾らかのTaNが、基板から除去され;そしてケミカルメカニカルポリッシング組成物が、1:1〜5:1の銅除去速度対TaN除去速度の選択比を示す、請求項1に記載の方法。
- 提供されるケミカルメカニカルポリッシング組成物が、初期成分として:
水;
10〜15重量%の25〜75nmの平均粒径を有するコロイダルシリカ砥粒;
0.1〜0.5重量%の錯化剤(ここで、錯化剤はクエン酸である);
0.05〜2重量%のインヒビター(ここで、インヒビターはベンゾトリアゾールである);
0.05〜3重量%のリン含有化合物(ここで、リン含有化合物はリン酸である);
0.05〜1.5重量%のポリビニルピロリドン(ここで、ポリビニルピロリドンは2,500〜50,000の重量平均分子量を有する);
0.3〜0.5重量%のヒスチジン;
0.3〜0.5重量%のグアニジンHCl;
0.1〜10重量%の酸化剤(ここで、酸化剤はH2O2である);
0.01〜0.1重量%のレベリング剤(ここで、レベリング剤は塩化アンモニウムである);
0.001〜0.01重量%の殺生物剤;及び
0.1〜1重量%のpH調整剤(ここで、pH調整剤は水酸化カリウムである)を含む、請求項1に記載の方法。 - ケミカルメカニカルポリッシング組成物が、93回転/分のプラテン速度、87回転/分のキャリヤ速度、300ml/分のケミカルメカニカルポリッシング組成物流量、及び11.7kPaの公称ダウンフォースにより、200mm研磨機で、高分子中空コア微粒子を含有するポリウレタン研磨層及びポリウレタン含浸不織布サブパッドを含むケミカルメカニカルポリッシングパッドを使用して、0.1μm超のサイズを有する研磨後SP1欠陥数200以下で、1100Å/分以上の銅除去速度を容易にする、請求項4に記載の方法。
- 基板が、更にオルトケイ酸テトラエチルを含み;少なくとも幾らかのオルトケイ酸テトラエチルが、基板から除去され;そしてケミカルメカニカルポリッシング組成物が、93回転/分のプラテン速度、87回転/分のキャリヤ速度、300ml/分のケミカルメカニカルポリッシング組成物流量、及び11.7kPaの公称ダウンフォースにより、200mm研磨機で、高分子中空コア微粒子を含有するポリウレタン研磨層及びポリウレタン含浸不織布サブパッドを含むケミカルメカニカルポリッシングパッドを使用して、1:1〜5:1の銅除去速度対オルトケイ酸テトラエチル除去速度の選択比を示す、請求項5に記載の方法。
- 基板が、更にTaNを含み;少なくとも幾らかのTaNが、基板から除去され;そしてケミカルメカニカルポリッシング組成物が、93回転/分のプラテン速度、87回転/分のキャリヤ速度、300ml/分のケミカルメカニカルポリッシング組成物流量、及び11.7kPaの公称ダウンフォースにより、200mm研磨機で、高分子中空コア微粒子を含有するポリウレタン研磨層及びポリウレタン含浸不織布サブパッドを含むケミカルメカニカルポリッシングパッドを使用して、1:1〜5:1の銅除去速度対TaN除去速度の選択比を示す、請求項5に記載の方法。
- 提供されるケミカルメカニカルポリッシング組成物が、初期成分として:
水;

0.1〜5重量%の酸化剤(ここで、酸化剤はH2O2である);
0.01〜0.05重量%のレベリング剤(ここで、レベリング剤は塩化アンモニウムである);
0.001〜0.01重量%の殺生物剤;及び
0.1〜1重量%のpH調整剤(ここで、pH調整剤は水酸化カリウムである)を含む(ここで、ケミカルメカニカルポリッシング組成物中に初期成分として包含されるヒスチジンとグアニジンHClとの質量の差は10%以下である)、請求項1に記載の方法。 - ケミカルメカニカルポリッシング組成物が、93回転/分のプラテン速度、87回転/分のキャリヤ速度、300ml/分のケミカルメカニカルポリッシング組成物流量、及び11.7kPaの公称ダウンフォースにより、200mm研磨機で、高分子中空コア微粒子を含有するポリウレタン研磨層及びポリウレタン含浸不織布サブパッドを含むケミカルメカニカルポリッシングパッドを使用して、0.1μm超のサイズを有する研磨後SP1欠陥数200以下で、1100Å/分以上の銅除去速度を容易にする、請求項8に記載の方法。
