Description
本発明の実施形態は、概して、半導体処理チャンバに関しており、より具体的には、半導体処理チャンバコンポーネントを接合するのに適した接着材料に関する。
半導体処理には、多くの異なる化学的及び物理的処理が含まれ、これによって微細な集積回路が基板上に作られる。集積回路を構成する材料の層は、化学蒸着、物理蒸着、エピタキシャル成長等によって作られる。材料の層のいくつかは、フォトレジストマスク及びウェット又はドライエッチング技術を用いてパターニングされる。集積回路を形成するために利用される基板は、シリコン、ガリウムヒ素、リン化インジウム、ガラス、又は任意の他の好適な材料が可能である。
Claims (9)
- ヤング率が300psi(=300lbf/in 2 =2.07MPa)より低い接着材料を含み、前記接着材料は、伸びが150%を超える円盤形状の穴あきシートであり、前記接着材料は、セラミックス製ガス分配板と金属製導電性ベースプレートの間にガス通路を画定するように配置される、半導体チャンバコンポーネントを接合するのに適した接着材料。
- 前記接着材料はシリコーン系化合物である請求項1記載の材料。
- 前記接着材料は熱応力が2MPa未満である請求項1記載の材料。
- 前記接着材料は熱伝導率が0.1W/mK〜5W/mKである請求項1記載の材料。
- 前記接着材料は厚さが100μm〜500μmである請求項1記載の材料。
- 第2の表面に隣接して配置された第1の表面と、
前記第1の表面を前記第2の表面に接合する接着材料を含み、前記接着材料はヤング率が300psi(=300lbf/in 2 =2.07MPa)よりも低く、前記接着材料は、伸びが150%を超える円盤形状の穴あきシートであり、前記第1の表面はセラミックス製ガス分配板であり、前記第2の表面は金属製導電性ベースプレートであり、前記接着材料は前記第1の表面と前記第2の表面の間にガス通路を画定するように配置される半導体チャンバコンポーネント。 - 前記接着材料はシリコーン系化合物である請求項6記載の半導体チャンバコンポーネント。
- 前記接着材料は熱応力が2MPa未満である請求項6記載の半導体チャンバコンポーネント。
- 前記接着材料は熱伝導率が0.1W/mK〜5W/mKであり、厚さが100μm〜500μmである請求項6記載の半導体チャンバコンポーネント。
