真空室5は第二成膜室3に隣接している。真空室5のサイズは第一成膜室2のサイズと略等しく、ガラス基板8全体を収容可能である。
真空室5にはターボ分子ポンプ25がバルブ24を介して直結されている。ターボ分子ポンプ25を動作させることにより、真空室5内を高真空状態にすることができる。また、成膜室側開閉部6と真空室側開閉部7を開放した状態で、第一成膜室2、第二成膜室3、及び真空室5からなる一連の空間を高真空状態にすることができる。
すなわち、第一成膜室2を超高真空に真空引き可能な状態を維持する観点から、真空室5にはドライ真空系ポンプが直結されていることが好ましく、ターボ分子ポンプが直結されていることがより好ましい。そこで本実施形態では、ターボ分子ポンプ25が真空室5に直結されている構成を採用している。
なお、真空室5には粗引きポンプ(図示せず)が別途接続されている。

図4に示すように、成膜装置1は、第一成膜室2から真空室5にわたって直列方向に敷設されたレール28を有する。そして、保持部材(図示せず)に保持されたガラス基板8がレール28上に設置される。ガラス基板8は、成膜装置1が備える基材搬送手段(図示せず)によって、レール28に沿って第一成膜室2から真空室5の間を移動(搬送)可能である。

ガラス基板8とエリア蒸着装置10及びライン成膜装置20との位置関係について説明する。前述のように、ガラス基板8はレール28の上を移動でき、具体的には図8の矢印で示す方向に移動できる。
まず、ガラス基板8が第一成膜室2内に位置する状態においては、ガラス基板8と薄膜材料放出部15とが対向し、互いに平行の関係となる。
またガラス基板8の一部が第二成膜室3内に位置する状態においては、ガラス基板8とターゲット21a,21bとが互いに垂直の関係となる。また、ターゲット21a,21b間の縦長の空間(プラズマ発生空間22)の端部がガラス基板8に対向する。より詳細には、プラズマ発生空間22の端部が、ガラス基板8の一部であって上下方向に延びる線状の領域に対向する。なお後述するように、当該線状の領域がライン成膜装置20による成膜領域となる。

各部屋のサイズとガラス基板8のサイズの関係について説明すると、第一成膜室2と真空室5はガラス基板8全体を収容可能な内部空間を有している。すなわち、第一成膜室2において薄膜材料放出チャンバー11に対向する内壁面のサイズは、ガラス基板8の被成膜面のサイズ以上である。真空室についても同様であり、ガラス基板8に対向する真空室の内壁面のサイズは、ガラス基板8の被成膜面のサイズ以上である。
一方、第二成膜室3は横幅が小さく、ガラス基板8全体を収容できない。すなわち、第二成膜室3においてガラス基板8に対向する内壁面のサイズは、ガラス基板8の被成膜面のサイズよりも小さい。そのため、第二成膜室3内にガラス基板8がある状態では、必ずガラス基板8の一部が第二成膜室3及び/又は真空室5にはみ出ることとなる。

成膜装置1の作用について、図9(a)〜(c)を参照しながら説明する。成膜装置1は、真空蒸着法によるエリア蒸着と、スパッタリング法によるライン成膜を、ガラス基板8を移動させることにより連続して行えるものである。以下、ガラス基板8にエリア蒸着による成膜を行い、続いてライン成膜による成膜を行う手順例について説明する。

まず、成膜対象のガラス基板8を成膜装置1のレール28上に設置する。このガラス基板8としては、例えば、ITOからなる透明電極層が予め成膜された状態のものを使用することができる。

次に、レール28上のガラス基板8を第一成膜室2に搬送する。そして、エリア蒸着装置10の薄膜材料放出部15に対向する位置で、ガラス基板8を静止させる(図9(a))。成膜室側開閉部6を閉塞する。
粗引きポンプで粗引きを行った後、クライオポンプ17(図1)を動作させ(全開)、第一成膜室2内を高真空状態にする。
蒸発装置(図示せず)を動作させて薄膜材料を蒸発させ、薄膜材料放出部15から静止状態のガラス基板8に向けて薄膜材料の蒸気を放出させる(図9(a)の矢印)。これにより、ガラス基板8の全面に所望の薄膜が成膜される(エリア蒸着)。必要に応じて、放出される薄膜材料の種類を切り替えて、複数種の薄膜を成膜する。

続いてスパッタリング法による成膜を行う。まず予め、真空室側開閉部7を開放して第二成膜室3と真空室5とを連通させる。そして、真空室5に接続された粗引きポンプにて粗引きした後、ターボ分子ポンプ25(図1)で第二成膜室3と真空室5からなる空間を高真空状態としておく。
第一成膜室2において、バルブ18を全閉してクライオポンプ17による真空引きを止める。そして、成膜室側開閉部6を開放し、第一成膜室2、第二成膜室3、及び真空室5が連通する状態にする。
真空室5のターボ分子ポンプ25を動作させ、一連の空間を真空引きし、高真空状態とする。続いて、スパッタリングに必要な量のArガスを導入する。そして真空度を調整した後、ライン成膜装置20のプラズマ発生空間22にArプラズマを発生させる。
この状態で、ガラス基板8を第一成膜室2から真空室5に向けてレール28上を移動させる(図9(b))。このとき、ガラス基板8が、その被成膜面をプラズマ発生空間22に向けた状態で第二成膜室3を通過する。このとき、プラズマ発生空間22からターゲット由来の薄膜材料がガラス基板8に向かい、第二成膜室3内にあるガラス基板8の線状の領域が順次成膜される(ライン成膜)。すなわち、搬送中(移動中)のガラス基板8に対してスパッタリング法によるライン成膜が行われる。

本実施形態の成膜装置1による成膜は、例えば、図10に示すような薄膜製造装置30を用いることにより、効率的に行うことができる。図10に示す薄膜製造装置30には、本実施形態の成膜装置1が組み込まれている。詳細には、薄膜製造装置30は、成膜装置1に加えて基材搬入室31、基材搬出室32、及び金属薄膜形成用の成膜室33を有している。そして、基材搬入室31、基材搬出室32、及び成膜室33は、成膜装置1の真空室5に接続されている。真空室5と各部屋との間には、気密性を備えた開閉部(図示せず)が設けられており、当該開閉部を介してガラス基板8を搬入・搬出することができる。また真空室5には、ガラス基板8を各部屋に出し入れするために必要な機構が設けられている。図10の矢印はガラス基板8の移動方向を示している。

薄膜製造装置30によって有機EL素子を製造する場合には、例えば、透明電極層が予め成膜されたガラス基板8を、基材搬入室31に搬入する。そして、基材搬入室31から真空室5にガラス基板8を搬送する。
次に、成膜装置1を用いて機能層の成膜を行う。すなわち、第一成膜室2におけるエリア蒸着と第二成膜室3におけるリニア成膜により、所望の機能層を成膜する。すなわち、機能層を構成する全ての層を、1つの成膜装置1のみを用いて行う。機能層の成膜が完了したら、ガラス基板8を真空室5に搬送する。
次に、ガラス基板8を成膜室33に搬送し、金属の裏面電極層を成膜する。裏面電極層の成膜が完了したら、ガラス基板8を再び真空室5に搬送する。
最後に、ガラス基板8を基材搬出室32に搬送し、外部に取り出す。これにより、ガラス基板8上に、透明電極層、機能層、及び裏面電極層からなる有機EL素子を形成させることができる。

図9に示す薄膜製造装置30においては、機能層に加えて、機能層以外の層(電極層を除く)を成膜装置1にて成膜することもできる。

上記した実施形態では、第二成膜室3に設置されたライン成膜装置20がスパッタリング法を実施するものであるが、ライン成膜装置はレーザーアブレーション法を実施するものでもよい。図11に示す成膜装置51では、第二成膜室3内にレーザーアブレーション法を実施できるライン成膜装置55を備えている。
ライン成膜装置55は、板状のターゲット56を備えている。ターゲット56は、ガラス基板8に対して所定の角度を成すように設置されている。ライン成膜装置55にてライン成膜を行う場合には、成膜装置51が備えるパルスレーザー発生装置(図示せず)でレーザー光を発生させて、ターゲット56に照射する(図11の矢印)。これによりターゲット56の一部が蒸発し、第二成膜室3を通過中のガラス基板8にライン成膜(蒸着)することができる。成膜装置51の他の構成は、基本的に成膜装置1と同じである。作用についても同様である。

上記した実施形態は、1枚のガラス基板8に対して成膜するものであるが、複数のガラス基板8を成膜する実施形態も可能である。例えば、図12に示す成膜装置71では、エリア蒸着装置72の薄膜材料放出チャンバー73が2面の薄膜材料放出部15a,15bを有しており、両面から薄膜材料の蒸気を放出することができる(図12の矢印)。成膜装置71では、2枚のガラス基板8が薄膜材料放出チャンバー73を挟んで設置され、各部屋間を移動できる。
一方、図13に示す成膜装置81では、2枚のガラス基板8がレール28(図4)上に並べて配置されている。そして、2枚のガラス基板8が一組となって、各部屋間を移動する。

前記開閉部を介して基材を搬送する基材搬送手段を備え、
第一成膜室は、基材全体を収容可能な内部空間を有し、
第一成膜室には、静止状態の基材における成膜すべき面全体に成膜可能なエリア蒸着装置が設置され、
第一成膜室には、クライオポンプが全開閉可能に直結されており、
第二成膜室は、基材の搬送方向において当該基材の幅よりも小さい内部空間を有し、
