Claims (11)
- プロセスチャンバから腐食性ガスを送出するための真空ポンプであって、前記ポンプは、
駆動軸に対して横方向に延びるポンプチャンバの壁内の軸ボアを通って延びる駆動軸により、ポンプチャンバ内で回転するために支持されるロータと、
腐食性ガスによって腐食する材料で形成され、前記軸ボアを通る腐食性ガスの通過に抵抗するための、前記軸と前記横方向壁との間に設けられたシール装置と、を備え、
前記ロータが回転すると、腐食性ガスは前記ポンプチャンバの吸入口の低圧領域から前記ポンプチャンバの出口の高圧領域に送出され、
前記ロータと前記横方向壁とは、軸方向の間隙により隔てられ、この間隙に沿って、腐食性ガスの戻り漏れが前記高圧領域から前記低圧領域に流れることができ、さらに前記シール装置から離れて、戻り漏れのための付加的な漏出経路が形成され、腐食性ガスは、前記ポンプの使用中に前記シール装置に接触する腐食性ガスの量が低減されるように、この漏出経路に沿って前記シール装置に接触することなく流れることができることを特徴とするポンプ。 - 前記漏出経路は、腐食性ガスが前記シール装置に接触する流路より優先的流路を提供する、請求項1に記載のポンプ。
- 前記漏出経路は、前記ロータの軸方向端面、前記横方向壁の軸方向端面、前記軸ボア、又は前記軸のうちの1つ又は複数に形成されている、請求項1に記載のポンプ。
- 前記漏出経路は、前記ロータの軸方向端面又は前記横方向壁の軸方向端面の一方又は両方に形成されて、前記軸ボアを迂回する、請求項1に記載のポンプ。
- 前記漏出経路は少なくとも1つの溝の形を取る、請求項1に記載のポンプ。
- 腐食性ガスと前記シール装置との接触を低減するために、パージガスを、前記軸ボアを通り前記シール装置にわたって送給するための手段を備える、請求項1に記載のポンプ。
- 前記パージガスは窒素である、請求項6に記載のポンプ。
- 請求項1に記載の真空ポンプにおいて用いるための真空ポンプ・ロータであって、前記ロータは、モータの駆動軸を受け入れるための軸ボアを含み、それにより前記ロータは前記駆動軸により駆動することができ、前記ロータは、腐食性ガスとシール装置との接触を低減するために、前記シール装置が配置されている前記ポンプの前記軸ボアの周囲に腐食性ガスの戻り漏れを方向付けるための環状の溝を前記軸ボアの周囲に含むことを特徴とする真空ポンプ・ロータ。
- 請求項1に記載の真空ポンプにおいて用いるための真空ポンプ軸であって、前記軸はその外周のまわりに延びる環状溝を含み、それにより前記軸がポンプチャンバの一方の軸方向側部のポンプ横方向壁において軸ボアを通って延びるとき、前記環状溝は前記軸ボア内に配置され、それにより、使用中に、前記環状溝は前記ポンプチャンバの高圧領域から低圧領域への腐食性ガスの漏出経路を形成し、前記漏出経路は、前記横方向壁と前記軸との間のシールのために、前記軸ボアに配置されたシール装置から離れる方向へ腐食性ガスを方向付けることを特徴とする真空ポンプ軸。
- 請求項1に記載の真空ポンプにおいて用いるための横方向壁であって、前記横方向壁はポンプチャンバの一方の軸方向側部のポンプ内に配置され、駆動軸が中を通って延びることができる軸ボアと、前記ポンプチャンバの高圧領域から低圧領域への腐食性ガスの漏出経路を形成するための環状溝とを含み、前記漏出経路は、前記横方向壁と前記軸との間のシールのために、前記軸ボアに配置されたシール装置から離れる方向へ腐食性ガスを方向付けることを特徴とする横方向壁。
- 前記環状溝は、前記横方向壁の軸方向側面上に形成され、前記環状溝に沿って通過する腐食性ガスは前記軸ボアを迂回することを特徴とする、請求項10に記載の横方向壁。
