Description
放出されるハロゲン(特に、塩素)の濃度が5ppb以下であれば、アルミニウム等が用いられた半導体の製造に炭素材料を用いた場合であっても、アルミニウムが腐食する等の不都合が生じるのを抑制でき、さらに周囲の環境の汚染を抑制することができる。したがって、本発明の炭素材料を半導体分野等で好適に用いることができる。
また、製造過程で炭素基材に塩素を用いた処理がなされた炭素材料において、放出される塩素の濃度が5ppb以下であることを特徴とする。
更に、黒鉛からなる炭素基材(カーボンナノチューブを除く)の表面に、遷移金属炭化物の層が形成され、且つ、放出される塩素の濃度が5ppb以下であることを特徴とする。
なお、上記塩素の濃度の測定には、炭素材料(サンプルの大きさ2mm×3.5mm×50mm)を水(100mL)に所定の時間(24時間)浸漬して放出される塩素の濃度をイオンクロマト法にて測定する方法を用いている。また、炭素材料(サンプルの大きさ2mm×3mm×30mm)にエネルギー線(波長193nmのレーザー光)を照射した際に放出されるガスを純水(160mL)に導入してイオンを抽出し、イオンクロマト法にて塩素の濃度を測定する方法でもよい。
遷移金属の炭化物の層を形成する際には塩化水素ガスを用いると効率がよいが、このような製法で遷移金属炭化物の層を形成すると、炭素材料にハロゲン(特に、塩素)が残留し易く、半導体製造のための材料として使用することが困難である。しかしながら、このような方法で遷移金属炭化物の層を形成した場合であっても、ハロゲン(特に、塩素)濃度が5ppb以下であれば、炭素材料を半導体製造のための材料として使用することが可能となる。このハロゲン(特に、塩素)濃度は、0.5ppb以下であることがさらに好ましい。
製造過程で炭素基材にハロゲンを用いた処理がなされた炭素材料を、還元ガス雰囲気中においてアニール処理すると、炭素材料から放出されるハロゲン濃度を低減することができる。加えて、炭素材料の発塵を抑制することができる。また、炭素材料を加工した場合等であっても、炭素材料の変形を抑制し、平坦度を改善することができる。
上記炭素基材は黒鉛であることが望ましく、上記ハロゲンが塩素であることが望ましい。
このように規制するのは、圧力が10000Paを超えたり、1Pa未満では、装置や処理に使用するガス等のコストがかかりすぎるため実用的ではなくなるからである。また、10〜1000Paの圧力であれば装置上の構成が簡単になるとともに、ハロゲン放出低減効果を十分発揮でき、好ましい。
このように規制するのは、アニール処理の時間が1分未満であれば、ハロゲン放出低減効果と平坦度の改善効果とが十分発揮されないことがある一方、20時間を超えても、ハロゲン放出低減効果と平坦度の改善効果とがそれ以上発揮されないからである。このような観点、及びエネルギーの損失を抑制するという観点を考慮すれば、アニール処理の時間は5時間以上10時間以下であることが特に好ましい。
本発明は、炭素材料を、還元ガス雰囲気中において、500℃以上1200℃以下でアニール処理することを特徴とするものであり、また、上述したように、アニール処理は圧力が1Pa以上10000Pa以下の減圧下で行われることが望ましく、加えて、アニール処理の時間は1分以上20時間以下であることが望ましい。以下、アニール処理前の炭素材料について説明する。
上記炭素部材としては、黒鉛坩堝等の炭素からなる容器、炭素粉末などが挙げられる。このように、炭素部材とともに、処理されるべき炭素基材を加熱処理することにより、短時間で炭素基材に炭化金属層を形成することができる。
上記炭素基材としては、特に限定されるものではなく、たとえば等方性黒鉛材、異方性黒鉛材、炭素繊維材等が挙げられる。この炭素基材は、かさ密度が1.0〜2.1g/cm3であることが好ましく、気孔率40%以下であることが好ましい。
特にCr、NiおよびFeを含む合金であるステンレスからなる金属粒子を用いた場合には、炭素基材の表面に炭化クロムおよびNi,Feを含む層を1回の加熱処理にて形成することができる。
炭素部材を用いることにより、炭素基材の処理時間を短縮することができるとともに、水素ガスの供給を不要にすることができ、より簡易に炭素基材を表面改質することができる。これにより、後に表面に形成される金属等の層との密着性を向上させるとともに、炭素基材よりも強度を向上させることができる。また、減圧を必要とせず、常圧(大気圧中)にて加熱処理することができ、処理を簡易にすることができる。
上記装置は、加熱ヒーターを有する加熱炉1を備え、この加熱炉1内に載置された処理物を加熱処理するようになっている。この加熱炉1には、吸気口4および排気口5が設けられている。上記吸気口4からは、窒素ガス、アルゴンガス等の不活性ガスが導入できるようになっている一方、上記排気口5からは上記不活性ガス等が自然に排気されるようになっている。
炭素材料(アニール処理前の炭素材料)の製造に用いる場合と異なる点についてのみ説明する。
アニール処理を行う際には、上記吸気口4からはH2ガス等の還元ガスが導入できるようになっている一方、上記排気口5は図示しない真空ポンプと連結されており、加熱炉1内を減圧できるようになっている。炭素材料(アニール処理前の炭素材料)は黒鉛坩堝6との間に配置された図示しない炭素材料からなる支持板に配置されるようになっている。
(1)上記形態では、炭素材料(熱処理前の炭素材料)として、遷移金属を含む金属粒子と熱分解性ハロゲン化水素発生剤等とを含む表面改質剤に埋め込まれた炭素基材を、該炭素基材以外の炭素部材とともに加熱処理することにより作製したものを用いたが、これに限定するものではなく、上記特許文献1や上記特許文献2で示したもの等、如何なる製法で作製した炭素材料にも本発明を適用しうることは勿論である。
<実施例>
図1に示す装置を用い、黒鉛坩堝(東洋炭素株式会社製、型番IG−11)にステンレス粉(SUS314粉末)、塩化アンモニウム(NH4Cl)、アルミナ粉(Al2O3)からなる混合粉体を充填し、この充填された混合粉体に、炭素基材(冷間等方圧加圧成形を経た緻密質等方性黒鉛;かさ密度1.8g/cm3、平均気孔半径5μm、気孔率20%)を埋め込み、蓋をして加熱炉に配置して加熱処理した。加熱時、吸気口から窒素を導入し、排気口から自然排気させた。これにより、炭素材料が作製される。尚、上記加熱処理における温度は1000℃で、処理時間は30分である。
このようにして作製した炭素材料を、以下、本発明材料Aと称する。
アニール処理を施さなかった他は、上記実施例と同様である。
このようにして作製した炭素材料を、以下、比較材料Zと称する。
上記本発明材料Aと比較材料Zにおいて放出されるCl−イオン濃度を測定したので、その結果を表1に示す。尚、実験は、各サンプル(大きさは2mm×3.5mm×50mm)を、純度18MΩcmの超純水100mL(水温は60℃)に24時間浸漬し、得られた抽出液をイオンクロマト法で分析した。
また、上記本発明材料A(サンプルの大きさ2mm×3mm×30mm)について、波長193nmのレーザー光を20mJ/cm2のエネルギー量で照射した際に放出されたガスを捕集し、超純水160mL中に導入し、溶出したイオン濃度をDionex社製イオンクロマトグラフィーシステム ICS―3000で測定した。その結果は、塩素濃度が0.23ppt、硫黄酸化物SO4 2−が0.10ppt、NH4 +が3.5pptであった。また参考として、放出されたガスをCarbotorap349で吸着し、加熱脱着したガス中の炭素量をGC/MS測定にて測定することにより、有機物濃度を求めた。その結果、有機物濃度は0.67pptであった。これにより、本発明材料Aからは、塩素がほとんど放出されず、その他の不純物もほぼ放出されないことが示された。
上記本発明材料Aと比較材料Zとにおける発塵性について、材料表面から発生するパーティクルの有無を調べたので、それらの結果を表2に示す。尚、パーティクルの有無については、各サンプルを無塵紙で擦り、無塵紙が黒く変色するか否かを目視で判断する方法と、各サンプルを金属基板上に落下させた後、当該金属基板を斜光観察する方法とにより調べた。
上記本発明材料Aと比較材料Zとにおける反り量について調べたので、その結果を表3に示す。尚、実験方法は、発明材料Aのサンプル(L1=150mm、L2=122mmであって、厚さは3.5mm)を、三次元形状測定器〔(株)ミツトヨ製Quick Vision QVT202−PRO 6F〕を用いて測定した。具体的には、定盤に各サンプルを載置し、サンプルの垂直位置を約2.5mmごとに測定した後、得られた垂直位置を最小二乗近似により求めた仮想平面を基準に取った値に変換する。そして、変換した垂直位置の全測定点における最大値と最小値との差異fを反り量と定義した。尚、サンプルは各5つとした。

Claims (10)
- 製造過程で、黒鉛からなる炭素基材にハロゲンを用いた処理がなされた炭素材料において、
放出されるハロゲンの濃度が5ppb以下であることを特徴とする炭素材料。 - 製造過程で炭素基材に塩素を用いた処理がなされた炭素材料において、
放出される塩素の濃度が5ppb以下であることを特徴とする炭素材料。 - 表面に遷移金属炭化物の層が形成されている、請求項1又は2に記載の炭素材料。
