Abstract
本发明的目的在于提供一种尤其在使用卤素气体进行处理的情况下也能够抑制处理后的杂质的放出的碳材料及其制造方法。将碳材料在1Pa以上且10000Pa以下的减压下的H2气体气氛中以500℃以上且1200℃以下进行退火处理。退火处理时间为1分钟以上且20小时以下。由此,能够使氯等卤素的放出浓度为5ppb以下。

技术领域
本发明涉及碳材料及其制造方法,尤其涉及被表面改性且抑制了杂质的放出的碳材料及其制造方法。
背景技术
碳材料轻量且化学稳定性·热稳定性方面良好,具有虽为非金属但导热性及导电性良好这一特性。另一方面,碳材料存在具有发尘性的问题,必须在表面制作被覆层来抑制发尘。然而,在碳材料上形成与碳不同的金属等材质的层的情况下,在碳材料与其他层之间的密接性方面存在问题。考虑这样的问题,例如提出了通过利用卤化铬气体对碳基材进行处理而在表面上设置由Cr23C6构成的碳化铬层,并在该碳化铬层上熔射覆盖金属的方案(参照下述专利文献1及专利文献2)。
然而,在如上述现有的方法那样使用卤系气体进行处理的情况下,在处理后的碳材料中存在杂质。因此,在半导体领域等使用上述碳材料的情况下,产生不良状况。例如,在将使用氯作为卤系气体的碳材料用于使用了铝的半导体的制造时,会产生铝可能腐蚀的不良情况。此外,不限于半导体用途,当使用性能被处理环境影响的材料时,存在因由处理装置等周边的构件产生的杂质而发生缺陷的可能性,故对不放出反应性高的氯的材料尤其有需求。

发明内容
本发明是鉴于上述问题点而作出的,其目的在于提供一种在使用卤素气体进行处理的情况下能够抑制在处理后存在杂质(卤素)的碳材料的制造方法及该碳材料。
为了实现上述目的,本发明的特征在于,从碳材料产生的氯的浓度为5ppb以下。
如果放出的氯的浓度为5ppb以下,则在将碳材料用于使用了铝等的半导体的制造的情况下,也能够抑制产生铝腐蚀等不良情况,并且能够抑制周围的环境污染。因此,能够将本发明的碳材料适当地应用于半导体领域等。
需要说明的是,在上述氯的浓度的测定中使用通过离子色谱法测定将碳材料(样品的大小为2mm×3.5mm×50mm)浸渍到水(100mL)中规定的时间(24小时)而放出的氯的浓度的方法。此外,也可以使用将在向碳材料(样品的大小为2mm×3mm×30mm)照射能量线(波长为193nm的激光)时放出的气体导入到纯水(160mL)中而提取离子,并通过离子色谱法测定氯的浓度的方法。
优选在表面形成有过渡金属碳化物的层(碳化金属层)。
若在形成过渡金属的碳化物的层时使用氯化氢气体,则效率高,但当利用这样的制法形成过渡金属碳化物的层时,在碳材料上容易残留氯,难以作为用于半导体制造的材料使用。但是,在利用这样的方法形成过渡金属碳化物的层时,只要氯浓度为5ppb以下,则也能够将碳材料作为用于半导体制造的材料使用。该氯浓度更优选为0.5ppb以下。
本发明的特征还在于,对碳材料在还原气体气氛中以500℃以上且1200℃以下进行退火处理。
若对碳材料在还原气体气氛中进行退火处理,则能够降低从碳材料放出的卤素浓度。此外,能够抑制碳材料的发尘。并且,即使在对碳材料进行了加工的情况下等,也能够抑制碳材料的变形,改善平坦度。
在此,将退火处理时的温度限制在500℃以上且1200℃以下是因为,若该温度小于500℃则无法发挥卤素放出降低效果,而该温度超过1200℃也无法更进一步地提高卤素放出降低效果,并且,能量的损失变大,碳材料的制造成本高涨。需要说明的是,为了充分发挥卤素放出降低效果,优选该温度为800℃以上。
优选上述退火处理在减压下进行,且该压力为1Pa以上且10000Pa以下。
如此进行限制是因为,如果压力超过10000Pa或小于1Pa,则在装置或处理中使用的气体等的成本花费过多,导致不实用。如果为10~1000Pa的压力,则装置上的结构变得简单,且能够充分发挥卤素放出降低效果,故优选。
优选上述退火处理的时间为1分钟以上且20小时以下。
如此进行限制是因为,如果退火处理的时间小于1分钟,则无法充分发挥卤素放出降低效果和平坦度的改善效果,而超过20小时,也无法更进一步地发挥卤素放出降低效果和平坦度的改善效果。从这一观点及抑制能量损失的观点考虑,特别优选退火处理的时间为5小时以上且10小时以下。
【发明效果】
根据本发明,在使用卤素气体处理碳材料的情况下,也能够抑制处理后存在杂质(卤素)的情况,且能够抑制碳材料的发尘,此外,具有无论碳材料的形状如何都能够改善碳材料的平坦度的良好效果。

具体实施方式
以下,对本发明进行说明。
本发明的特征在于,对碳材料在还原气体气氛中以500℃以上且1200℃以下进行退火处理,此外,如上所述,优选退火处理在压力为1Pa以上且10000Pa以下的减压下进行,并且,优选退火处理的时间为1分钟以上且20小时以下。以下,对退火处理前的碳材料进行说明。
上述碳材料(退火处理前的碳材料)例如可以通过将碳基材与该碳基材以外的碳构件一起进行加热处理来制造,所述碳基材被埋入包括含有过渡金属的金属粒子和热分解性卤化氢发生剂等的表面改性剂(粉体状)中。
作为上述碳构件可以举出石墨坩埚等由碳构成的容器、碳粉末等。如此,通过将需要处理的碳基材与碳构件一起进行加热处理,从而能够在短时间内在碳基材上形成碳化金属层。
对于热处理的时间,可以通过小于1小时的处理在碳基材上无颜色不均而大致均匀地形成碳化金属层。该碳化金属层只要30分即可充分形成。对于该处理时间而言,在需要将碳化金属层形成得厚的情况下也可以为更长的时间,例如1小时以上。此外,上述加热处理优选在800℃以上且1200℃以下进行。通过在该温度范围内进行处理,能够高效地处理碳基材。
此外,上述加热处理优选在常压下进行。由于能够在常压下进行处理,因此不需要真空泵等设备,不需为了减压而花费时间,不仅处理变得简单,而且处理时间缩短。
以下,对在本发明中使用的各构件示出一例。
作为上述碳基材没有特别的限定,例如可以举出各向同性石墨材料、各向异性石墨材料、碳纤维材料等。该碳基材优选视密度为1.0~2.1g/cm3,气孔率为40%以下。
上述热分解性卤化氢发生剂是指在常温·常压下保持固体状态,通过加热而分解,产生氯化氢、氟化氢、溴化氢等卤化氢的材料。作为该热分解性卤化氢发生剂的热分解温度,由于200℃以上的温度容易进行加热前的处理,因而优选200℃以上的温度。由该热分解性卤化氢发生剂产生的卤化氢在加热处理中与过渡金属反应而产生卤化金属气体。通过利用该卤化金属气体处理碳基材,能够在碳基材的表面上形成碳化金属层。由于碳基材的处理如上述那样是通过气体进行的,因此即使在碳基材上形成了孔、槽等复杂的形状的情况下,也能够在碳基材上大致均匀地形成碳化金属层。作为该热分解性卤化氢发生剂,从容易获取的角度考虑优选氯化铵。
作为上述含有过渡金属的金属粒子,只要含有过渡金属即可,例如可以举出过渡金属与其他金属的混合粉末或合金粉末。作为上述过渡金属可以举出Ti、V、Cr、Mn、Fe、Co、Ni、Cu、Zn、Zr、Nb、Mo、Ta等,只要是与上述卤化氢反应而产生卤化金属气体的材料即可,没有特别的限定。然后,产生的卤化金属气体与碳基材表面的碳反应,生成金属碳化物。作为上述的过渡金属,从反应性高的角度考虑优选含有Cr。作为金属粒子优选含有Cr的合金粉末,例如可以举出不锈钢等。
尤其是在使用由作为含有Cr、Ni及Fe的合金的不锈钢构成的金属粒子的情况下,可以通过一次加热处理在碳基材的表面上形成含有碳化铬及Ni、Fe的层。
作为上述碳构件,例如可以举出石墨坩埚等由碳构成的容器、碳粉末等。
通过使用碳构件,能够缩短碳基材的处理时间,并且可以不需要氢气的供给,能够更简单地对碳基材进行表面改性。由此,能够提高与之后在表面上形成的金属等的层的密接性,且能够比碳基材进一步提高强度。此外,无需进行减压,可以在常压下(大气压中)进行加热处理,能够简化处理。
作为上述碳构件,优选使用石墨坩埚。通过在处理时使用石墨坩埚,能够抑制被埋入的碳基材的周围的气体流动,能够在碳基材的表面无颜色不均而均匀地形成碳化金属层。此外,由于由粉末体产生的气体一定程度地残留在石墨坩埚内,因此能够有效地利用产生的气体。优选在该石墨坩埚上设置盖,通过该盖能够进一步抑制碳基材的周围的气体的流动。作为该盖,可以举出石墨制的构件、由石墨构成的片等。此外,为了放掉在容器内产生的气体,优选在容器或盖上设置通气孔。需要说明的是,在使用由石墨构成的片的情况下,由于仅单纯地覆盖,因此无需特别设置通气孔。
在作为碳构件使用碳粉末的情况下,将包括含有过渡金属的金属粒子、热分解性卤化氢发生剂及碳粉末的粉末体填充到容器中,向填充到该容器中的粉末体埋入碳基材并进行加热处理即可。需要说明的是,在作为该碳构件使用碳粉末的情况下,容器没有特别的限定。并且,在处理时,可以设置盖或覆盖由石墨构成的片等来抑制容器内的气体的流动。此外,作为容器也可以使用上述的石墨坩埚。
如上述说明那样,不向埋入有碳基材的容器中吹入直接导入气体。相反地,当要在导入氢气的同时进行处理时,石墨坩埚等容器成为氢气的障碍,难以高效地进行使用氢气的处理。
接下来,利用图1说明碳材料(退火处理前的碳材料)的制造及在退火处理中使用的装置的一例。在此,对在碳材料(退火处理前的碳材料)的制造中作为碳构件使用石墨坩埚的情况进行说明。
(1)用于碳材料(退火处理前的碳材料)的制造的情况
上述装置构成为,具备具有加热器的加热炉1,对载置于该加热炉1内的处理物进行加热处理。在该加热炉1上设有吸气口4及排气口5。从上述吸气口4可以导入氮气、氩气等惰性气体,另一方面,上述惰性气体等自然地从上述排气口5排出。
此外,在本装置中,在加热炉1内配置有石墨坩埚6。在该石墨坩埚6中填充有粉末体(表面改性剂)3,在该填充的粉末体3中埋入被处理的碳基材2。在上述粉末体3中含有热分解性卤化氢发生剂及含有过渡金属的金属粉末(金属粒子)。需要说明的是,上述石墨坩埚6由盖体7覆盖,且在该盖体7上设置有通气孔。
在利用上述图1的装置制造碳材料(退火处理前的碳材料)的情况下,向作为碳构件的石墨坩埚6填充粉末体3,向该填充的粉末体3中埋设碳基材2,并设置盖体7。然后,将该石墨坩埚6配置在装置中并进行加热。由此,能够实施碳材料的制造方法。
(2)用于退火处理的情况
仅对与用于碳材料(退火处理前的碳材料)的制造时的不同点进行说明。
在进行退火处理时,能够从上述吸气口4导入H2气体等还原气体,另一方面,上述排气口5与未图示的真空泵连结,能够对加热炉1内进行减压。碳材料(退火处理前的碳材料)配置于在与石墨坩埚6之间配置的未图示的由碳材料构成的支承板上。
在利用上述图1的装置进行退火处理的情况下,在将碳材料直接配置在装置内后,利用真空泵将装置内的压力减压至1Pa以上且10000Pa以下。接下来,从吸气口4导入H2气体等还原气体,使装置内的温度上升至500℃以上且1200℃以下。保持这样的状态1分钟以上且20小时以下,由此实施退火处理。
(其他事项)
(1)在上述方式中,作为碳材料(热处理前的碳材料),使用将埋入到包括含有过渡金属的金属粒子和热分解性卤化氢发生剂等的表面改性剂中的碳基材与该碳基材以外的碳构件一起进行加热处理而制造出的材料,但不局限于此,当然还可以将本发明适用于在上述专利文献1和上述专利文献2中示出的材料等利用任意制法制造的碳材料。
【实施例】
以下,基于实施例对本发明进一步详细地进行说明,但本发明不局限于此。
<实施例>
使用图1所示的装置,在石墨坩埚(东洋炭素株式会社制,型号IG-11)中填充由不锈钢粉末(SUS314粉末)、氯化铵(NH4Cl)、氧化铝粉末(Al2O3)组成的混合粉末体,向该填充的混合粉末体埋入碳基材(经过了冷等静压加压成形的致密质各向同性石墨;视密度为1.8g/cm3,平均气孔半径为5μm,气孔率为20%),设置盖并配置到加热炉上进行加热处理。在加热时,从吸气口导入氮,从排气口使其自然排气。由此,制造出碳材料。需要说明的是,上述加热处理中的温度为1000℃,处理时间为30分钟。
接下来,使用同一装置,将如上述那样制造出的碳材料直接配置在装置内后,利用真空泵将装置内的压力减压至150Pa。接下来,从吸气口4导入H2气体,并使装置内的温度上升至1200℃,保持这样的状态20小时,由此进行退火处理。
以下,将这样制造出的碳材料称为本发明材料A。
<比较例>
除了不实施退火处理以外,与上述实施例相同。
以下,将这样制造出的碳材料称为比较材料Z。
<实验1>
测定了在上述本发明材料A与比较材料Z中放出的Cl-离子浓度,其结果在表1中示出。需要说明的是,在实验中,将各样品(大小为2mm×3.5mm×50mm)浸渍在纯度18MΩcm的超纯水100mL(水温为60℃)中24小时,利用离子色谱法分析了得到的提取液。

由上述表1可明确确认,本发明材料A与比较材料Z相比较,残留氯浓度飞跃性地降低。
此外,对于上述本发明材料A(样品的大小为2mm×3mm×30mm),捕获收集以20mJ/cm2的能量照射波长为193nm的激光时放出的气体并将其导入超纯水160mL中,利用Dionex社制离子色谱系统ICS-3000测定析出的离子浓度。其结果是,氯浓度为0.23ppt,硫氧化物SO4 2-为0.10ppt,NH4 +为3.5ppt。另外,作为参考,利用Carbotorap349吸附放出的气体,利用GC/MS测定加热解吸附了的气体中的碳量,由此求出有机物浓度。其结果是,有机物浓度为0.67ppt。由此表示,从本发明材料A几乎未放出氯,且其他的杂质也几乎未放出。
<实验2>
对于上述本发明材料A与比较材料Z的发尘性,调查了有无从材料表面产生的微粒(particle),它们的结果在表2中示出。需要说明的是,对于微粒的有无,通过利用无尘纸擦拭各样品并视觉观察无尘纸是否变黑来判断的方法、及在使各样品落下到金属基板上后对该金属基板进行斜光观察的方法来调查。

由上述表2可知,利用本发明材料A则无尘纸未变黑,因此可以确认发尘得以抑制。与此相对地,利用比较材料Z则无尘纸变黑,因此可以确认发尘未被充分抑制。
<实验3>
对上述本发明材料A和比较材料Z的翘曲量进行了调查,其结果在表3中示出。需要说明的是,实验方法为利用三维形状测定器〔(株)三丰制Quick Vision QVT202-PRO 6F〕测定了发明材料A的样品(L1=150mm,L2=122mm,且厚度为3.5mm)。具体而言,在平台上载置各样品,每约2.5mm测定一次样品的垂直位置,然后,将得到的垂直位置转换成以通过最小二乘近似求出的假想平面为基准的值。然后,将转换后的垂直位置的全部测定点处的最大值与最小值的差f定义为翘曲量。需要说明的是,样品为各5个。

由上述表3可知,可以确认本发明材料A与比较材料Z相比翘曲量大幅降低。
【工业上的可利用性】
本发明的碳材料及其制造方法能够在半导体领域等中使用。

Claims (6)
1.一种碳材料,其特征在于,
放出的氯的浓度为5ppb以下。
2.根据权利要求1所述的碳材料,其特征在于,
在表面形成有过渡金属碳化物的层。
3.根据权利要求1或2所述的碳材料,其特征在于,
所述氯的浓度为,利用离子色谱法测定将碳材料(样品的大小为2mm×3.5mm×50mm)浸渍在水(100mL)中规定的时间(24小时)而放出的氯的浓度所得到的值,或者为,
将在向碳材料(样品的大小为2mm×3mm×30mm)照射能量线(波长为193nm的激光)时放出的气体导入纯水(160mL)中而提取离子,并利用离子色谱法测定氯的浓度所得到的值。
4.一种碳材料的制造方法,其特征在于,
对碳基材在还原气体气氛中以500℃以上且1200℃以下进行退火处理。
5.根据权利要求4所述的碳材料的制造方法,其特征在于,
上述退火处理在减压下进行,且其压力为1Pa以上且10000Pa以下。
6.根据权利要求4或5所述的碳材料的制造方法,其特征在于,
上述退火处理的时间为1分钟以上且20小时以下。
