(a)バック接点;

c)前記反射防止表面を湿式化学エッチング液組成物に曝露して、前記反射防止表面の露出領域を除去する工程と;
を含む方法に関する。
a)フッ素含有界面活性剤を含む化学処理組成物と前記反射防止層とを接触させることによって前記反射防止層の表面エネルギーを変化させる工程と;
b)処理された前記反射防止層にエッチングレジストを塗布して、前記反射防止層の露出領域及び前記反射防止層のレジスト被覆領域を作製する工程と;
c)前記反射防止層の露出領域を湿式化学エッチング液組成物と接触させて、前記露出領域における反射防止層を除去する工程と;
d)前記露出領域に金属コーティングを塗布する工程と;
e)前記エッチングレジストを取り除く工程と;
を含む方法に関する。
Claims (7)
- 反射防止層を有するシリコン半導体基材上にレジストパターンを形成する方法であって、
a)パーフルオロアルキルリン酸塩類、パーフルオロアルキルアミン類、及びパーフルオロアルキル酸化物類から選択されるいずれかのフッ素含有界面活性剤を含む化学処理組成物と反射防止層とを接触させることによって前記反射防止層の表面エネルギーを変化させる工程と;
b)処理された前記反射防止層にエッチングレジストを塗布して、前記反射防止層の露出領域及び前記反射防止層のレジスト被覆領域を作製する工程と;
c)前記反射防止層の露出領域を化学エッチング液組成物と接触させて、前記露出領域における反射防止層を除去する工程と;
d)前記露出領域に金属コーティングを塗布する工程と;
e)前記エッチングレジストを取り除く工程と;
を含むことを特徴とする方法。 - 金属コーティングが、めっきによって塗布される請求項1に記載の方法。
- 金属コーティングが、ニッケル、銅、銀、及びこれらのうちの1以上の組み合わせからなる群より選択される金属の無電解めっき又は電解めっきによって施される請求項2に記載の方法。
- 金属コーティングを焼結して、前記金属コーティングのシリコン半導体基材に対する付着力を高める工程を含む請求項2に記載の方法。
- 化学処理組成物が、0.01重量%〜1.0重量%のフッ素含有界面活性剤を含む請求項1に記載の方法。
- エッチングレジストが、非接触法によって基材に塗布される請求項1に記載の方法。
- エッチングレジストが、インクジェット印刷によって塗布される請求項1に記載の方法。
