Description
図2は、本発明に従う他の実施形態の縦型有機トランジスタを示す断面図である。本実施形態においては、第1の電極2の側面2b側にのみチャネル領域が形成されており、側面2c側には、チャネル領域が形成されていない。第2の電極6は、第1の電極2の上面2a上の第2の絶縁膜4上から、側面2cに対応する第2の絶縁膜4の上を通り、基板1上にまで延びるように形成されている。
(実施例1)
ガラス基板の上に、アルミニウム薄膜を形成し、これをエッチングすることにより、第1の電極を形成した。第1の電極は、1.5cm×1.5cm×0.7cmの直方体の形状に作製した。
カップリング剤を形成する際に、第1の電極に印加する電圧を10Vとし、印加する時間を60分とする以外は、実施例1と同様にしてカップリング剤層を形成し、カップリング剤層の表面における純水に対する接触角を測定した。測定結果を表1に示す。
カップリング剤を形成する際に、第1の電極に印加する電圧を36Vとし、印加する時間を60分とする以外は、実施例1と同様にしてカップリング剤層を形成し、カップリング剤層の表面における純水に対する接触角を測定した。測定結果を表1に示す。
カップリング剤層を形成する際、第1の電極に電圧を印加せず、カップリング剤溶液中に浸漬するだけとした。浸漬時間は60分間とした。それ以外は、実施例1と同様にしてカップリング剤層を形成し、カップリング剤層表面の純水に対する接触角を測定した。測定結果を表1に示す。
(実施例4)
図1に示す実施形態の縦型有機トランジスタを、図5を参照して説明したように作製した。第1の電極2の高さは1.0μmとし、幅は10μmとした。
カップリング剤層5を形成する際の印加電圧を10Vとし、印加時間を60分とする以外は、上記実施例4と同様にして縦型有機トランジスタを作製した。
カップリング剤層5を形成する際、第1の電極に電圧を印加せず、カップリング剤溶液中に浸漬するだけとした。浸漬時間は、60分間とした。それ以外は、上記実施例4と同様にして縦型有機トランジスタを作製した。

- ゲート電極と、前記ゲート電極上に設けられるゲート絶縁膜と、前記ゲート絶縁膜上に設けられる有機半導体層と、前記ゲート絶縁膜上の前記有機半導体層にチャネル領域を形成するため設けられるソース電極及びドレイン電極とを備える有機トランジスタを製造する方法であって、
前記ゲート電極を形成する工程と、
前記ゲート電極の上に前記ゲート絶縁膜を形成する工程と、
前記ソース電極及び前記ドレイン電極を形成する工程と、
前記ゲート絶縁膜に、カップリング剤の溶液を接触させた状態で、前記ゲート電極に電圧を印加して前記ゲート絶縁膜の上にカップリング剤層を形成する工程と、
